The longitudinal ultrasonic vibration is used to bond the Au bumps for electronic packaging. Strip-type Au bumps on the chip and substrate are aligned in a crossed shape, and the ultrasonic is imposed on the chip to form the solid-state bond between the Au bumps. Deformed shapes of Au bump with respect to aspect ratio are predicted using the FEM. The slope and constrain at contact area become with lower aspect ratio, which is are confirmed by measurement of deformed shape of Au bump using White light Scanning Interferometry. Bonding configurations such as cross, T, L, and bump-plate also affect bond strength because of different slope and constrain at contact area. It is found that sufficient bond strength is obtained due to slope and constrain of contact area at lower aspect ratio and cross bond shape.
종방향 초음파는 전자 패키징에서 Au 범프를 접합하는데 사용된다. 회로와 기판 위에 도금된 스트립 형태의 Au 범프 끼리 십자형태로 정렬한 후, 초음파를 인가하면 범프 사이에 고상접합이 발생한다. 유한요소 해석을 이용해서 종횡비에 따라 발생하는 범프의 변형 형상을 예측하였다. 해석 결과, 종횡비가 낮아 질수록 접합부의 기울기 및 구속이 증가하였고, 백색광 주사 간섭계를 이용해서 실제 형상을 확인하였다. 범프 간 cross, T, L, 범프-기판의 접합 형상 또한 접합 강도에 영향을 미친다. 이는 접합 형상에 따라 접합부의 기울기와 구속력이 변화하기 때문이다. 낮은 종횡비와 접합부 형상이 cross가 될 수록, 접합부의 기울기와 구속력이 커져서 충분한 접합 강도가 나타난다.
