The RF model of junction varactors based on physical structure was proposed, the procedure of modeling was studied and then the simulation results using the model were compared with the measurement data. The mean error between the measured s-parameters and simulated s-parameters was less than 3.5% for various device geometries. Therefore, the proposed physical model, which is accurate and scalable over a wide range of layout dimensions, can be effectively used to design radio-frequency integrated circuits (RFIC).
본 논문에서는 Junction varactor의 구조에 기초한 새로운 RF model을 제시하고, 이 model의 parameter를 추출하는 과정을 보여주었다. 그리고 추출되어진 각각의 parameter의 값들이 디바이스 구조나 가해지는 바이어스 조건에 따라 잘 맞을 수 있는 scaling rule을 제시함으로써 디바이스의 크기가 변하거나 바이어스 조건이 달라지는 경우에도 제시한 모델을 사용할 수 있게 하였다.
제안된 junction varactor의 RF model을 VCO와 같은 RFIC를 디자인 하는데 있어서 사용할 경우, RFIC의 성능을 정확하게 예측할수 있으며, 그에 따라서 RFIC의 디자인에 이 모델을 효과적으로 사용할 수 있을것으로 기대된다.
