Interface Formation between $MgF_2$ and Si(l11)
The phase diagram for $MgF_2$ films grown on Si(lll) as a function of initial thicknessand annealing temperature was determined by low energy electron diffraction and Auger electron spectroscopy. The structural model for the 1x 1 reconstructed phase in which Mg atoms adsorb on $T_4$ sites and $F on $H_3 sites can explain our temperature programmed desorption data. In the submonolayer regime of $MgF_2$, an initial α-I x 1 phase transforms to 3x3 and β-1x1 by thermal annealing with the slow evaporation of $F and diffusion of $Mg into the surface. The 3 x 3 surface changes to $-1x 1 by the selective desorption of F under e-beam exposures and subsequently to a Mg-induced $$x$$ structure by annealing at 600°C.
Interface Formation between CaF_2 and Si(111)
We have investigated the chemical reactions occurring at the interface between $CaF_2and Si(111) surface using temperature programmed desorption spectroscopy. Fluorines dissociated from $CaF_2 at the interface desorb as the forms of neutral $F^O and $SiF to give the interface with a stoichiometry of $CaF. The resulting interface reconstructs to 3xl desorbing $SiF_2, $CaF, and $Ca between 750 때d 850°C. The desorption of SiF_2 follows the first order kinetics, which could explain the interface structureof $T_4 site for $Ca and $H_3 for $F atoms.
Adsorption and Chemical Reaction of Cu(hfac)(vtms) on Clean Cu(l11) Surface
We have investigated the adsorption and reaction of Cu(hfac)(vtms) on the Cu(111)surface using TPD. The recombinative desorption of Cu(hfac)(vtms) reversibly occursbetween 240 and 340 K. The disproportionation reaction between adsorbedCu(hfac) was observed to occur above 330 K with the activation energy of 36kcal/lmol. The geometries and adsorption sites of Cu(hfac) have been also calculatedby means of the extended H$ckel method. It isfound that standing $Cu(hfac) is more stable than lying-down on the $Cu(111) surface and the $Cu-O bonds of standing $Cu(hfac) are more easily cleaved than those of lying-down $Cu(hfac).
Adsorption of $Cu(hfac)(vtms) on Mo버tied $Cu(111) Surface
We have investigated the surface modification effects by preadsorbed I and $Na on the adsorption of $Cu(hfac)(vtms) on the $Cu( 111)surface using the extended H$ckel method. When $Cu(hfac) complex approaches over the I-preadsorbed surface, there is a more attractive interaction compared with the clean $Cu(111) surface becausea strong bonding between I atoms and $Cu of $Cu(hfac) exists. The resulting strong bonding could make possible the reaction of
(hfac) + (hfac) → (hfac)_2·
In contrast to the I effects, $Cu(hfac) complex experiences a strong repulsive potential when approaches over the Na-preadsorbed surface. Thus Na atoms prevent $Cu(hfac) complex from adsorbing on $Cu(111) surface, and hence depositing the Cufilm. This implies that the surface modification by the electropositive atoms could be used in the selective deposition.
This thesis is organized into three chapters. The first briefly describes experimental and calculation methods used in these experiments. The second describes the interface formation of $MgF_2 and $CaF_2 which belong to group II fluorides , on $Si(11 l)surface. The third the adsorption and chemical reaction of $Cu(hfac)(vtms) on cleanand modified $Cu(111) surfaces.
실리콘 (111)표면과 마그네슘 플로라이드사이의 계면형
반도체 소자의 크기가 줄어듦에 따라 고집적도와 속도의 향상 요구가 증대되어 왔다. 이러한 요구를 만족시키기 위해서는 우선적으로 소자의 성능에 큰 영향을 미치는 계면에서의 화학결합을 이해하는 것이 중요하다. 반도체표면위에 성장시킨 2족 플로라이드 화합물은 에피택셜 (epitaxial)한 절연막이나 buffer layer로의 가능성이 높기 때문에 지난 수년간 많은 관심의 대상이 되어왔다. 2족 플로라디드 화합물 중의 하나인 $MgF_2와 실리콘 표면과의계면 (interface) 에서 이루어지는 화학적 결합과표면의 재배열 과정에 중점을 둔 연구를 진행하였다. 실온의 실리콘 표변위에 성장한 $MgF_2 박막의 두께와 annealing 온도에 따라 여러가지 정렬된 표변의 재배열을 관찰하여 LEED와AES를 이용하여 phase diagram을 완성하였다. 실온에서 증착된 $MgF_2는 처음에 disordered layer를 이루는데,이 layer는 표면온도에 따라 연속적 인 회절무늬를 보였다 (1x1→3x1→7x7).표면의 온도를 400 ~ 600 ℃로 올려줬을 때나타나는 1x1 구조에서는 $Mg과$F이 모두 표변에 폰재하고 이때 $Mg:F의 비율은 1:1 임을 알아냈고, 이 표면은 600 ~ 800 ℃ 사이의 온도에서는 대부분의 $Mg과 $F 이 $SiF2로의 탈착이 일어나면서 표면에 새로운 규칙적인 정렬 3x1을 유도하였다. $Mg과 $SiF_2로의 탈착스펙트럼으로부터 반응차수를 구하고 $Mg이 $T4 ,$F이 H3 자리에 있는 1x1 표면의 모텔과 이 모텔로부터 실리콘이 $SiF_2로 탈착되는 에칭 메카니즘을 제시하였다. 3x1 표면은 800℃이상의 온도에서 소량 남아었던 $Mg의 탈착이 이루어지면서 다시 깨끗한 Si(111)-7x7 표면으로 돌아간다.두께가 4Å이하의 $MgF_2는α-1x1 정렬을 보여주었고 이 표면은 준안정한 3x3,β-3-1x1을 거쳐 7x7으로 돌아간다. β-1x1 에서 7x7으로의 전이는역시 $Mg과 $SiF_2로의 탈착에 의해 유도되었다.준안정한 3x3 표면은 전자빔92에 매우 민감하여 전자빔에 노출시켰을 경우 fractional-order spot이 점차사라져 $-1x1으로 전이되었다. 이 $1x1 표면은 β-1x 1과 다르게 $$x$$를 거쳐7x7으로 돌아간다.
실리콘 (111)표면과 칼슐 플로라이드사이의 계면형성
칼슘 플로라이드는 실리콘 (111) 표면과 구조와 격자상수가 비슷하여 실리콘표면에 에피텍시한 성장을 할수 있는 절연막으로 많은 관심의 대상이 되어 온 물질이다. 이번 연구에서는 열탈착 분석방법을 이용하여 계변에서 일어나는 화학반응을 연구하였다. 실온에서 흡착된 칼슘플로라이드는 500 ℃ 근처에서 $F의 해리가 일어나 $F과 $SiF의 탈착이 이루어지면서 $CaF 계면을 형성하는 것을 관찰할수 있었다.그렇게 형성된 $CaF 계변은 850 ℃이상의 온도에서부터 $SiF_2와 $Ca,$CaP의 탈착이 일어나면서 3x1 으로 재배열되었다. $SiF2의 탈착은 일차반응 속도식을 따랐고,이는마그네슘 플로라이드의 경우처럼 $Ca이$T4 , F 이 $H3 자리에 있는 1x1 표면의 모텔로 설명할수 있다. 또한 CaF의 탈착은 칼슘이 $H_3 자리에 있는 도메인(domain)의 존재를 설명할수 있다.
구리화학증착의 표면화학
반도체 소자의 크기가 점점 작아짐에 따라 비 저항이 작고 electromigration에대한내성이 큰 구리가 기존의 알루미늄이나 알루미늄합금을 대체할 배선 물질로 각광받고 있다. 구리를 중착시키는 방법중의 하나인 화학박막증착법은conformalityt나 selectivity 면에서 물리박막중착법에 비해 우수하다. 화학박막증착을 성공적으로 수행하기 위해서는 우선 표변에 도달하는 전구체 (precursor)의 열적 안정성과 성질이 우수해야하고,또한 이런 전구체들이 표면에 도달했을 때 어떤 일이 일어나는지 그 반응 메카니즘과 그에 영향을 주는 인자들에 대한 이해를 해야한다.
$Cu 전구체중의 하나인 $Cu(hfac)(vtms)(hfac =hexaftuoroacetylacetotate, vtms=vinyltrimethylsilane)를 이용하여 $Cu(111) 표면에서 일어나는 반응 메카니즘과 그에 영향을 미치는 인자들에 대한 연구를 하였다. 100 K의 낮은 온도에서 $Cu(hfac)(vtms)를 흡착시켜 그 초기 상태부터 의 반응을 관찰할 수 있었다.$Cu(hfac)(vtms)는 표면에 도달한 후 200 K 이하에서 vtms가 해리되고, 140 ~350K의 넓은 온도범위에서 표면로부터 탈착되었다. 이는 기존에 알려진 바와 달리 vtms ligand도 표면에 오래남아 증착 속도를 낮출 수 있습을 의미한다. vtms가 탈착된 후 남아있는 Cu(hfac)은 UHV 환경에서는 표면에 존재하는93양이 작아 주로 열분해 과정이 관찰되었고, 또한 실제 CVD공정을 이해하기위해 10_-4 torr의 높은 압력에서 흡착시켜 흡착된 $Cu(hfac) 2분자 사이에서 일어나는 불균등화 반응을 직접 관찰하고 그 반응 차수와 활성화 에너지를 구할 수 있었다. 또한 표면에 존재하는 $Cu(hfac)의 가능한 2가지 geometry 에 대한 EHMO(Extended HUckel Molecular Orbital) 이론을 이용한 반경험적(semiempirical)양자계산을 수행하여 흡착양태를 규명하여 자세 CVD반용 메카니즘을 이해하는데 도움을 줄 수 있었다. 그리고 박막의 증착 속도와 morphology를개선시킬 수 있는 한 방법으로 표면을 개질(modify)시 키는 연구를 하였다. 표면에 미리 흡착시킨 요오드 원자는 $Cu(hfac)의 구리 원자와 강한 결합을 하는 반면 나트륨 원자는 $Cu(hfac)의 흡착을 방해하는 것을 알아내었다. 이는 미리 흡착된 요오드 원자가 $Cu(hfac)의 이동성을 낮춰 $Cu와$Cu(hfach 로의 불균등화 반응보다는두 $hfac 라디칼사이의 반응이 일어나 (hfac)_2로의 탈착이 가능함을 의미한다. 반면 미리 흡착된 나트륨원자는 $Cu(hfac)의 흡착을 막아 선택적으로 박막을 증착시키는데 이용될 수 있음을 보여줬다.
