Design, MOVPE epitaxial growth, fabrication, AR coating, device test, and packaging of several types of semiconductor optical amplifiers(SOAs) are studied in this thesis.
Spot-size-converter integrated polarization-insensitive semiconductor optical amplifiers with angled stripes and window structures have been designed and fabricated using both selective area growth and successive lateral tapering. The spot-size converter which is located at the end of the gain region consists of a vertically and laterally tapered passive region followed by a window region. Lengths for the passive and active sections are 450㎛ and 600㎛ respectively. Such a long spot-size converter region of 450㎛ length can expand the model size adiabatically without any appreciable radiation losses. The total length of the device is 1.5mm. The device consists of a 0.2㎛ thick slightly tensile strained bulk InGaAsP(λ = 1.55㎛) active layer and 0.1㎛ thick InGaAsP(λ = 1.3 ㎛) wave-guides, which are grown by a selective-area growth technique using MOVPE to implement the SSC regions simultaneously. The polarization insensitive condition is obtained when Δa/a=-0.41% in the non-SAG region. Narrow beam divergence of 8°×13°, 12dB ASE ripple, and 1.5dB polarization sensitivity with the 3dB optical bandwidth are obtained at 29.7dB chip gain. The fiber-to-fiber gain of the SOA module is measured to be 22dB at 200mA, i.e. the coupling loss is below 4dB per each facet.
Polarization-insensitive single-core laterally tapered semiconductor optical amplifiers with narrow circular beam divergence have been fabricated using MOVPE techniques. The active layers are separate condinement hetero-structures. The use of single lateral taper in SOAs with an angled window structures is very simple and promising because the device can be easily realized but shows a relatively good performance. The device has a lateral taper at each facet for expanding the mode size. The stripe is oriented at 7° to the crystal axis. The respective lengths are 600㎛ for the active section, 180㎛ for the taper section and 20㎛ for the window section. The total length of the device is 1.0mm. The polarization insensitive condition is obtained at Δa/a = -0.065% in the active medium. Narrow circular beam divergence of 20°×20°, amplified spontaneous emission(ASE) ripple of 1.0dB, and polarization sensitivity of 1.5dB are obtained at 27.8dB chip gain.
High performance single-core laterally tapered semiconductor optical amplifiers have been realized. The active layers are double hetero-structures. The use of double hetero-structures as active layers in SOAs is very promising because the device has a very low gain ripple, thanks to small cross-sectional areas and consequently no internal reflections. SOA modules also have been made using laser welding techniques. In this module, the cylindrical type laser welding technique has been used. The welding loss has been minimized by specially designed components, such as ferrule, sleeve, and sub-module. The chip gain is 30dB and the module gain is 25dB. The insertion loss is measured to be 5dB, which confirms the stability of welding process.
Also we have developed novel double-core spot size converter integrated optical devices which are realized by selective area growth. A key issue for low cost packaging is the integration of the spot-size-converter with active devices in order to expand the mode adiabatically up to the size of the fiber mode, to achieve high coupling efficiency with large alignment tolerances. The lower passive wave-guide and InP spacer layer are grown before patterning SAG mask. Lower passive wave-guide is 0.15㎛ thick λ = 1.1㎛ InGaAsP and InP spacer layer has a 0.3㎛ thickness. After the first growth, SAG mask is patterned with 150㎛ mask area and 15㎛ opening area by using $SiO_2$. The active wave-guide structure is grown on the patterned mask. The active wave-guide consists of 0.2㎛ thick λ = 1.55㎛ InGaAsP active layer and two 0.1㎛ thick λ = 1.3㎛ wave-guide layers. The full structure consists of the planar passive wave-guide, vertically tapered passive wave-guide and planar active wave-guide. In the transition region, the optical mode propagates to the upper passive wave-guide from the active wave-guide. Then the mode is broadened by thickness and refractive index reduction in upper passive wave-guide by SAG. The mode is transferred adiabatically from upper passive wave-guide to lower passive wave-guide by mode broadening and evanescent field coupling. We observe very narrow circular beam divergence angle of 11°× 12°.
The new fabrication technique for optical devices has also been developed. This technique is based on a hybrid etching scheme i.e. RIE etching and successive slight wet etching of mesa stripes by HBr-containing solutions RIE etching is for spatial uniformity and successive slight wet etching is for planarization. This new fabrication process shows good spatial uniformity with similar performance comparing with those of classical fabrication process i.e. wet chemical etching scheme.
본 논문에서는 차세대 광통신 시스템에 유망한 핵심부품인 SOA 소자의 설계, 결정성장, 소자제작, 모듈제작 및 특성의 평가를 통하여 SOA 소자와 관련된 여러 가지 물리적 현상들을 해석하고, 좀 더 우수한 특성을 갖는 소자를 제작할 수 있는 여러 가지 밑거름을 마련하였다. 그 내용을 크게 세 가지로 나누어 보면, 첫째로 벌크 물질을 이용하여 편광 의존성을 제어하는 방법, 두 번째로 여러 가지 형태의 모드 크기 변환기를 설계하고 집적화하는 방법, 세 번째로 소자의 구조와 무반사 코팅 기술을 이용하여 아주 낮은 반사율을 얻는 방법 등이다. 본 논문을 각 장별로 요약하여 보면 다음과 같다.
1장에서는 SOA의 기술동향과 응용분야에 대하여 일체의 수식을 배제하고 평이한 문체로 비교적 상세히 기술하여 SOA에 대한 기본적인 이해를 도울 수 있도록 하였다. SOA의 기술 동향에서는 SOA에 대한 시스템의 요구사항들을 해결하기 위한 다양한 연구방식에 대하여 소개하였고 응용분야에서는 특히 차세대 WDM 광통신 분야의 핵심소자로 자리를 잡은, SOA를 이용한 파장변환소자에 대하여 상세히 기술하였다.
2장에서는 반도체레이저 소자의 원리를 시작점으로 출발하여 SOA의 기본원리를 충실히 설명하려고 노력하였고 수학적인 모델링을 통하여 본 논문의 SOA 소자의 각종 특성들을 여러 가지 경우에 대하여 해석하기 위한 시도를 하였다. 특히 ASE의 물리적 해석과 포화 광 출력을 높이기 위해 device parameter들과의 상관관계를 유추하기 위하여 노력하였다.
3장에서는 SOA 소자의 제작을 위해 필수적인 MOCVD 성장 방법과 관련된 여러 가지 기초 실험 데이터를 가능한 한 체계적으로 정리해 보려고 시도하였고 특히 모드 크기 변환기의 집적화에 핵심이 되는 기술인 SAG 기술과 관련하여 실험한 여러 가지 데이터와 이에 대한 해석들을 정리하였다. 아울러 편광 무 의존성을 확보하기 위하여 벌크 활성층에 인가해야 하는 인장응력의 각종 조건들을 소자별로 분류하여 기술하였다.
4장에서는 SOA 소자의 fabrication과 관련한 각종 공정들을 소개하였고 특히 소자 제작의 핵심이 되는 메사 etching 공정과 관련하여 여러 가지 공정조건에서 식각을 행한 데이터들을 정리하였다. 아울러 SOA와 같이 경사 도파로와 창 구조를 갖는 특수한 경우에 대해서 손실이 없고 안정된 단일모드 동작이 가능하도록 하기 위한 대책으로 photo-mask의 제작 방법과 메사 선 폭 제어의 범위 등에 대하여 상세히 기술하였다.
5장에서는 제작된 SOA 소자의 무반사 코팅 조건 set-up과 SOA 소자의 각종 특성을 측정하는 방법에 대하여 정리하였다. $TiO_2/SiO_2$ 다층 막의 무반사 코팅 조건의 확보를 위해 단계별로 실험을 진행한 내용과 SOA 소자의 측정에 필요한 test-bed 상의 각종 요구사항과 자세한 측정방법에 대하여 기술하였다. 아울러 SOA 소자의 제작을 위한 전 fabrication 공정 조건을 체계적으로 정리하는데 노력을 기울였다.
6장에서는 lateral taper와 SAG에 의한 vertical taper를 동시에 사용한 새로운 개념의 모드 크기 변환기를 집적화한 SOA 소자와 module의 제작 및 측정 결과를 발표하였다. SAG 방식과 경사 도파로를 문제없이 결합하기 위하여 wide angled SAG 방식으로 소자 구조를 성장하고 그 위에 narrow한 메사 stripe을 올리는 새로운 방식을 채택하여 narrow한 far-field 각도와 낮은 반사율을 동시에 얻을 수 있었다.
7장에서는 벌크 SCH 활성층과 lateral taper를 이용한 간단한 구조의 SOA 소자를 제작하고 narrow한 원형광을 얻을 수 있는 device parameter들을 도출하였다. 아루러 벌크 활성층에 인장응력을 인가하여 편광 무의존 조건을 만족할 수 있는 성장 조건을 확보 하였다. 그러나 이 구조는 inner facet의 단면적이 비교적 커서, 높은 주입전류에서 내부반사에 의한 long range ripple이 커지고 일찍 레이저 발진이 시작되어 더 이상 이득이 커지지 않는 문제점이 발생하였다.
8장에서는 7장의 소자의 문제점을 해결하기 위하여 활성층을 DH 구조로 하여 inner facet의 단면적을 줄여서 32dB 정도의 높은 이득과 0.5dB 이하의 낮은 gain ripple을 얻는데 성공한 결과를 발표하였다. 아울러 변경된 편광 무의존 조건에 대하여서도 정리하였다. 아울러 SOA module의 제작방법과 제작된 module의 특성에 대해서도 정리하였다.
9장에서는 SAG방법과 double-core wave-guide 구조를 결합한 새로운 개념의 모드 크기 변환기를 설계하고 직접 SOA 소자에 적용한 결과를 소개하였다. 소자의 설계와 특성의 해석을 위하여 BPM 모사를 행한 결과와 동작 원리 및 제작 방법에 대하여 기술하였다. 아울러 실제로 제작된 SOA소자와 4 channel SOA gate array 소자의 FFP 특성을 측정하였고 이를 통하여 아주 좁은 원형광을 얻은 결과를 보여 주고 있다.
10장에서는 SOA 소자의 공통적인 문제점인 메사 식각의 공간적 불균일성과 선 폭 제어의 어려움을 극복하기 위하여 메탄계 건식 식각과 연속적인 HBr계 습식 식각이라는 새로운 방식의 hybrid etching 기술을 개발한 내용을 소개한다. 이 기술을 일반적인 Fabry-Perot LD 소자에 적용하여 종래의 wet etching 만으로 제작된 소자와 비교하여 손색이 없는 특성을 얻은 결과를 기술하였다.
11장에서는 SOA 소자와 모드 크기 변환기의 설계에 기본이 되는 Beam Propagation Method의 기본 원리를 도파로 이론과 관련지어 설명하였다. 아울러 9장의 모드 크기 변환기 구조에 대하여 "BeamPROP"이라는 상용 simulator를 사용하여 device parameter를 변환시켜 가며 행한 BPM simulation을 통하여 도파로 구조와 모드 크기에 대한 해석을 시도하였다.
