Oxide semiconductors are attracting much interest for next-generation electronics because of their outstanding electrical properties, including high mobility and low off-current. In this study, highly stable thin-film transistors (TFTs) and low energy consumption synaptic transistors based on high mobility oxide semiconductors were investigated. Under the plasma-enhanced atomic layer deposition of a gate insulator, the effect of oxygen plasma time was investigated, and an interfacial layer that can supply hydrogen was developed by controlling the oxygen plasma time. Considering the various defects caused by the oxygen plasma time and incorporated hydrogen, two types of highly stable high mobility oxide TFTs were successfully demonstrated. In addition, this thesis introduces double oxide semiconductors as a strategy for designing human brain-like low energy consumption synaptic transistors. The highly stable TFTs and low energy consumption synaptic transistors demonstrated in this study are expected to be applied to various next-generation electronics such as memory devices, high resolution displays, and neuromorphic hardware.
산화물 반도체는 높은 이동도와 낮은 오프 전류를 포함한 우수한 전기적 특성으로 인해 차세대 전자 소자를 구동할 반도체 재료로서 주목받고 있다. 본 연구에서는 고이동도 기반의 산화물 반도체를 이용하여 고안정성 박막 트랜지스터와 저에너지 구동이 가능한 시냅틱 트랜지스터에 대하여 연구하였다. 플라즈마 강화 원자층 증착법을 통해 절연층을 증착 시, 이용되는 산소 플라즈마의 시간이 전기적 특성과 신뢰성에 끼치는 영향을 조사하였고, 그 시간을 조절하여 산화물 반도체로 수소를 공급할 수 있는 계면층을 개발하였다. 이런 산소 플라즈마의 시간과 수소 유입에 의한 다양한 결함 요소들을 종합적으로 최적화하여, 고이동도 고안정성 특성을 갖는 산화물 박막 트랜지스터를 2종을 성공적으로 구현하였다. 또한, 이중 산화물 반도체층을 사용하여 사람의 뇌와 유사한 에너지만을 소모하면서 다양한 시냅스 가소성을 모방할 수 있는 시냅틱 트랜지스터를 설계하는 방법론을 제안하였다. 본 연구에서 구현한 고안정성 박막 트랜지스터와 저에너지 구동 시냅틱 트랜지스터는 메모리 소자, 고해상도 디스플레이, 그리고 뉴로모픽 하드웨어 등 다양한 차세대 전자 소자에 적용될 수 있을 것으로 기대된다.
