Halide perovskite has been reported as the next generation materials for light-emitting diodes (LEDs) due to their high color purity (FWHM, full width at half maxima, ~ 20 nm), high photoluminescence efficiency and tunable bandgap. When compared to solution processes, the vacuum deposition allows for precise control of film thickness and facilitates scalability to large-area processes. However, the most of the perovskite films are fabricated by the solution process, while the vacuum deposition method approach has not yet been thoroughly investigated.
Here, CsPbBr3 was synthesized by vacuum deposition of CsBr and PbBr2, and an artificial multi quantum well (MQW) structure light-emitting diode was fabricated by stacking layers of CsPbBr3 and sodium fluoride. The interface between the NaF layer and CsPbBr3 layer played a role as the barrier of the MQW structure. Through the utilization of the MQW structure, the exciton binding energy was increased, and surface bromide defects were passivated, resulting in an EQE of 5.13% and a luminance of 4,876 cd/m2. Furthermore, the introduction of a trioctylphosphine oxide (TOPO) layer led to an enhanced EQE of 6.74%.
할로겐 페로브스카이트는 할로겐 음이온의 조성을 조절하여 밴드갭 조절이 용이하며 20 nm 이하의 좁은 반치폭을 가져 고순도의 색 표현이 가능하기 때문에 차세대 LED 물질로 각광받고 있다. 용액 공정과 비교하였을 때, 진공 증착을 이용하면 세밀한 필름 두께 조절이 가능하며 대면적 공정으로의 확장이 가능하다. 하지만 대부분의 페로브스카이트 필름은 용액 공정에 의해 합성되며, 진공 증착된 필름에 대한 연구는 아직 부족하다.
본 학위논문에서는 CsBr 및 PbBr2를 진공증착하여 합성한 CsPbBr3과 플루오린화나트륨 층을 겹겹이 쌓아 다중 양자 우물 구조의 발광다이오드를 제작하였다. 이때 플루오린화나트륨 층과 CsPbBr3 층의 계면 부분이 다중 양자 우물 구조의 벽 역할을 한다. 다중 양자 우물 구조를 통해 엑시톤 결합 에너지를 증가시키고 표면 브로마이드 결함을 효과적으로 제어함으로써 5.13 %의 효율과 4,876 cd/m2의 휘도를 달성하였다. 더불어 트리옥틸포스핀옥사이드 층을 도입하여 6.74 %로 더욱 향상된 효율을 달성하였다.
