Recently, with the advent of the 4th industrial revolution and the hyper technologies, there has been a growing interest in the next-generation semiconductor device that can reliably compute and process the explosively increasing data. One proposed solution is the three-dimensional semiconductor package, which provides higher performance than conventional devices by vertically stacking chips. However, as more chips are stacked, the temperature of the device rises, posing new challenges in thermal management. Considering the heat path, EMC the encapsulant is the essential component that heat must pass, with its low thermal conductivity leads to bottleneck issues during the heat dissipation process. Improving the thermal conductivity of EMC, nonlinear increase of the property according to the filler fraction has not been fully explained, limiting the pace of advancements in this field.
In this study, a new kinetic model based on the Hill-Langmuir equation, a biochemical model, to describe the polymer-filler network system was designed. EMCs with high thermal conductivity filler such as Al2O3 and AlN showed a combination of two sigmoid curves with different n values, n=1.3 & 6.8, n=1.5 & n=8.1, respectively. The percolation thresholds were represented as the intersection points of the two sigmoid, measuring 31.6vol% and 41.5vol%, respectively.
Furthermore, the model was analyzed to identify ways to enhance the thermal conductivity of EMC. To achieve improved thermal conductivity at the certain filler volume fraction, thermal diffusivity curve with a larger n value and a smaller percolation threshold value is required. While n is a property proportional to the material's number density, the percolation threshold involves both morphological and chemical reaction terms, suggesting that controlling chemical reactions could enhance thermal conductivity.
최근 4차 산업혁명의 도래와 함께 다양한 초기술이 도입되면서 폭발적으로 증가하는 데이터를 처리할 수 있는 소자에 대한 관심이 커지고 있습니다. 한 가지 해결책으로 제시된 삼차원 반도체 패키지는 칩을 수직으로 적층하는 방법으로 기존 소자보다 높은 성능을 보였지만, 더 많은 칩이 쌓일수록 소자의 온도가 함께 오르며 열 관리에 새로운 과제를 던지고 있습니다. 반도체를 감싸는 EMC는 열이 빠져나가는 과정에서 필수로 지나야 할 물질이지만 그 열전도도가 낮아 병목현상을 일으키므로 그 열전도도는 향상되어야 합니다. 하지만 필러 물질의 첨가에 따른 열전도도의 비선형적인 증가가 아직 제대로 설명되지 않아 그 발전속도에 제한이 있습니다.
본 학위논문에서는 고분자-필러 간 네트워크 시스템을 설명하기 위해 생화학적인 모델인 힐-랭뮤어 방정식을 기반으로 새로운 운동론적 모델을 설계하는 연구를 하였습니다. 열전도도가 높은 Al2O3와 AlN를 활용한 EMC는 각각 n=1.3, n=6.8 과 n=1.5, n=8.1의 서로 다른 n값을 갖는 2개의 시그모이드의 조합으로 표현되었습니다. 또한 percolation threshold는 서로 다른 n값을 갖는 두 곡선의 교차점으로 표현되어 각각 31.6vol%와 41.5vol%로 표현되었습니다.
다음으로 이 모델을 기반으로 EMC의 열전도도 향상할 수 있는 방법을 분석하였습니다. 같은 필러 부피 분율에서 열전도도가 향상되려면 더 큰 n값과 더 작은 percolation threshold 값을 갖는 열확산도가 요구됩니다. n값은 물질의 number density에 비례하는 물성이지만, percolation threshold의 경우 형태학 요소 외에도 화학반응 요소 또한 포함하고 있기에 화학반응을 조절함으로써 열전도도를 향상할 수 있을 것입니다.
