The heterogeneous integration package, gaining attention as a next-generation packaging technology, offers high design freedom but can lead to serious issues like thermal crack, delamination, and performance degradation due to severe temperature gradients caused by non-uniform heat flux distribution. In this thesis, a direct liquid cooling module using multiple jet impingement arrays was designed, and the optimal nozzle arrangement was explored to minimize temperature non-uniformity of package substrate with non-uniform heat flux distribution and energy consumption for cooling. For this purpose, the multi-objective optimization based on genetic algorithms was conducted using finite element method-based numerical analysis model and convolutional neural network metamodel. Additionally, a design optimization framework, combining hierarchical exploration and active learning, was developed to reduce the time and resources required for optimization. It was confirmed that the optimized nozzle arrangements for three cases exhibited superior performance compared to intuitively arranged regular nozzle arrays.
차세대 패키징 기술로 주목받고 있는 이종 집적 패키지는 높은 설계 자유도를 가진 반면, 불균일한 열유속 분포로 인해 야기되는 심각한 온도 구배는 균열 및 박리, 성능 저하와 같은 문제로 이어질 수 있다. 본 학위논문에서는 다중 제트 충돌 어레이를 이용한 직접 액체 냉각 모듈을 설계하고, 불균일 열유속 분포를 갖는 이종 집적 패키지 기판의 온도 불균일도와 냉각에 필요한 에너지 소비를 최소화하기 위한 최적의 노즐 배치를 탐색하였다. 이를 위해 유한요소법 기반 수치해석 모델과 합성곱 신경망 대리모델을 활용하여 유전 알고리즘 기반의 다목적 최적화를 수행하였으며, 최적화에 소요되는 시간과 자원을 줄이기 위해 계층적 탐색과 결합된 능동 학습을 통한 최적 설계 프레임워크를 구축하였다. 3가지 케이스에 대해 최적화된 노즐 배치는 직관적으로 배치된 규칙적 노즐 배치에 비해 우수한 성능을 가짐을 확인하였다.
