Colloidal quantum dot (CQD) is an excellent candidate for emerging semiconducting material because it allows to tune the electrical and chemical properties by changing the size of them. Moreover, the hybrid structure combining the CQD with organic molecules, which have the high flexibility, creates the synergistic effects by achieving both advantages; however, the hybrid devices has poor performances due to inefficient charge extraction at heterointerfaces. In this dissertation, we systematically investigate the carrier dynamics at organic-inorganic heterointerfaces, and enhance the photovoltaic performances by inducing the efficient charge extraction in hybrid devices. First, we improved the charge extraction properties by introducing the small molecule bridge and interfacial layer; thereby achieving the maximum PCE of 13.8 % in hybrid solar cells. Moreover, we developed the CQD-based avalanche photodiode with 80 of multiplication gain and 1 Χ 1014 jones by implementing the CQD/organic ligand interfaces.
양자점은 입자의 크기 조절함으로써 전기적, 화학적 특성을 제어할 수 있다는 점에서 차세대 반도체 소재 후보로 떠오르고 있다. 나아가, 최근 고유연 유기 소재와의 하이브리드 구조는 두 소재의 장점을 모두 취하여 시너지 효과를 창출할 수 있어 최근 광전 소자 분야에서 매우 큰 주목을 받고 있으나, 유무기 이종 접합의 계면에서 발생하는 전하추출 문제로 인해, 저조한 성능을 보고하고 있다. 본 학위논문에서는 양자점과 유기 소재간 계면에서 전하의 동적 거동을 규명하고, 효율적인 전하 추출을 유도하여 다양한 광전 소자들의 성능 향상을 모색하고자 한다. 우선 본 연구에서는 유기 고분자층에 추가적인 계면을 형성해주어 유기 소재의 짧은 엑시톤 확산 거리 문제를 해결해 줄 수 있는 단분자 브릿지를 도입하였으며, 양자점/유기 계면에서 발생하는 전하 축적을 억제시켜 줄 수 있는 계면 제어층을 도입함으로써 효율적인 전하 추출을 유도하여 13.8%의 고효율의 하이브리드 태양 전지를 구현하였다. 또한, 양자점과 이를 둘러싼 유기 리간드 사이의 미시 계면을 조절하여 양자점 소재의 전하 증폭을 유도하여 기존 광전류 대비 80 이상의 증폭 이득, 1Χ1014 jones의 탐지 감도를 달성하여 초고감도 아발란체 광다이오드를 구현하였다.
