Zigzag graphene edge (ZGE) is known as containing the ferromagnetically-aligned spin-polarized states. In this dissertation, based on first-principles calculations, we demonstrate that the spin-polarized states of ZGEs are well preserved if the ZGEs are passivated by silicon atoms. We next study how the spin-polarized currents flowing across the vacuum gap separating two graphene electrodes terminated by zigzag edges. In the second part, in view of the development of first-principles-based semiconductor device simulation software, we report the realization of a Python steering method for legacy Fortran codes, and its application to theparallel Laplacian calculations. We close this thesis by discussing the follow-up development directions of this Python-Fortran steering method to enable first-principles-based technology computer-aided design (TCAD) simulations of next-generation semiconductor devices such as 2D spin devices.
지그재그 그래핀 테두리는 강자성체 배열의 스핀 분극 상태를 가지는 것으로 알려져 있다. 이 학위논문에서는 제1원리 계산을 통해 스핀 분극 상태의 전자구조가 실리콘 부동태화 처리를 시켜도 스핀 분극상태를 잘 유지한 다는 것을 보이고, 진공으로 분리된 두 그래핀 전극 사이로 흐르는 스핀 분극된 전류의 변화가 인가된 전압에 따라 변화하는 양태를 연구한다. 다음으로, 제1원리 기반 반도체 소자 계산 소프트웨어 개발의 관점에서, 포트란(Fortran) 프로그래밍 언어로 작성된 기존 고성능 과학계산(high-performance scientific computing) 프로그램을 현대적 프로그래밍 언어인 파이썬(Python)으로 조정(steering)하는 형태의 과학계산 소프트웨어 개발 방법의 구현에 대해 기술하고 이를 라플라시안 병렬 계산 예제에 대해 적용해 본 결과를 보고한다. 마지막으로 2차원 스핀 소자와 같은 차세대 반도체 소자의 제1원리 기반 기술 컴퓨터 지원 설계(technology computer-aided design, TCAD) 시뮬레이션 구현을 위해 본 파이썬-포트란 조정 방법의 후속 개발 방향 등이 논의될 것이다.
