Research for next-generation memory device is being actively carried out as technology advances. Especially, hafnium oxide ferroelectrics are being investigated as next-generation memory devices such as ferroelectric tunnel junction (FTJ) and ferroelectric field transistor (FeFET), owing to its excellent CMOS process compability and is advantageous in terms of device scaling. However, ferroelectrics suffer from the imprint effect (a horizontal shift in the coercive field and P-V hysteresis loop of ferroelectrics). The imprint effect has been regarded as a disadvantage because it causes an increase in operating voltage and malfunction of the memory device. Here, this study proposes a method of controlling the imprint by inserting a functional interlayer (tantalum oxide film, a fixed charge layer), in a hafnium-zirconium thin film. Additionally, by increasing the on/off current ratio of the FTJ device and the rectifying ratio for the self-rectifying ferroelectric tunnel junction device, the effect of the functional interlayer in the FTJ device was confirmed.
