Two-dimensional (2D) materials such as transition metal dichalcogenides (TMDs) are one of the keys to breakthrough limitations of scaling down because their ultrathin-body mitigates the short channel effect. In particular, molybdenum disulfide (MoS2) has been widely researched thanks to its atomically thin channel, high gate controllability, high flexibility, and high transparency. These outstanding performances have many advantages for use as next-generation channel materials for ultra-high resolution and free-form factor display backplane TFTs (Thin-Film Transistors).
Line addressing operation AMOLED (Active-Matrix Organic Light-Emitting Diode) requires a switching TFT that turns on/off the pixels and a driving TFT that supplies current to OLED. In order to reduce the standby power, the transfer characteristic of the switching TFT in a normally-off state is required, and the carrier density should be increased for a higher driving current and mobility of driving TFT. For these reasons, doping engineering of the TFT channel material is essential.
However, the conventional doping method like ion implantation gives large damage to the two-dimensional layer structure. In this thesis, we investigate a substitution nitrogen doping method at a large area of MoS2 through NH3 plasma treatment. Since nitrogen acts as a p-type dopant for MoS2, it causes a positive threshold voltage shift. On the other hand, sulfur vacancies which act as electron donors were generated during the plasma treatment, shifting the negative threshold voltage and increasing the carrier density.
In this study, we can observe that NH3 plasma treatment carried out a change of threshold voltage of MOCVD-grown MoS2 both positive and negative shifts under specific conditions through electrical and optical analysis.
이차원 물질 중 하나인 전이금속 칼코겐 화합물은 매우 얇은 두께와 단채널 효과가 낮아 스케일링 한계를 극복할 해결책으로 주목받고 있다. 또한 이황화몰리브덴은 높은 게이트 장악력, 높은 유연성 및 투명성, 우수한 전기적 특성을 갖는다. 이러한 특성은 초고해상도 및 자유로운 형태의 차세대 디스플레이 백플레인 박막 트랜지스터 채널 물질로 사용하기에 많은 장점이 있다.
능동 구동 방식의 유기발광다이오드는 구동 픽셀을 선택하는 스위칭 트랜지스터와 전류를 공급하는 드라이빙 트랜지스터가 필요하다. 대기전력을 줄이기 위해서 노멀리-오프 상태의 스위칭 트랜지스터가 필요하며, 드라이빙 트랜지스터의 높은 구동 전류를 위해선 높은 캐리어 밀도가 요구된다. 이러한 이유로 박막 트랜지스터 채널 물질의 도핑 엔지니어링은 필수적이다.
하지만 기존 반도체 공정에서 사용하는 이온 주입법은 얇은 층상 구조인 이차원 물질에 심한 손상을 입힌다. 본 학위 논문은, 암모니아 플라즈마 처리를 통한 이황화몰리브덴 박막의 질소 치환 도핑을 연구했다. 이황화몰리브덴에 대해 p형 도펀트 역할을 하는 질소의 치환 도핑은 문턱 전압을 양의 방향으로 이동시킨다. 반면에, 플라즈마 처리를 통해 생성되는 황 공공은 전자공여체 역할을 하여 문턱 전압을 음의 방향으로 이동시키고 캐리어 밀도를 증가시킨다.
본 연구에서는, 대면적 합성이 가능한 유기금속화학기상증착법으로 성장한 이황화몰리브덴 박막에 암모니아 플라즈마 처리를 진행했다. 전기적 분석과 광학적 분석을 통해 특정 조건에서 문턱 전압을 양의 방향과 음의 방향으로 조절할 수 있는 도핑 방법을 제시하였다.
