High-k material metal gate has an advantage in terms of leakage current, but it is difficult to control the threshold voltage. So it is necessary to adjust the threshold voltage through formation of an interfacial dipole using a rare earth metal.
Applying the substrate voltage can easily adjust the threshold voltage, but it needs to be checked how it will affect the device. So it is necessary to predict device performance degradation in advance through a change in substrate current
As a result of measuring the substrate current according to the substrate voltage, an increase in the substrate current and the slope of the substrate current was measured only in the high-k material metal gate device in which the threshold voltage was adjusted through the formation of the interfacial dipole. Through this, it was confirmed that device performance degradation may occur due to substrate voltage application depending on the device.
By this experiment, the substrate current change factor due to the application of the substrate voltage was confirmed, and through this, it is thought that it is possible to more deeply predict the degradation factor of the device performance in the future.
고 유전율 물질 금속 게이트 소자는 누설 전류 측면에서 장점이 있지만 문턱 전압을 쉽게 조절할 수 없어 희토류 금속을 이용한 계면 쌍극자 형성을 통해 원하는 문턱 전압으로 조절하는 방법이 연구되었다. 다만 정확한 조절이 어렵기 때문에 기판 전압의 인가를 통한 기판 효과로 문턱 전압을 조절하는 방법에 대한 고려도 필요하다. 그러나 고 유전율 물질 금속 게이트 소자에 기판 효과를 적용한 경우 소자에 어떠한 영향을 미칠지 알 수 없다. 이에 기판 전류 변화를 통해 소자 성능 열화를 미리 예측해 볼 필요가 있다.
기판 전압에 따른 기판 전류를 측정해 본 결과, 계면 쌍극자 형성을 통해 문턱 전압을 조절한 고 유전율 물질 금속 게이트 소자에서만 기판 전류와 기판 전류의 기울기 증가가 측정되었다. 이를 분석한 결과 소자에 따라 기판 전압 인가로 인해 소자 성능 열화가 발생할 수 있음을 확인하였다. 본 논문에서는 분석을 통해 기판 전압 인가로 인한 기판 전류 변화 요소를 확인하였으며 이 결과를 통해 소자 성능 열화 요소에 대해 더 깊게 예측해 볼 수 있으리라 생각된다.
