In the plasma process, which is one of the main processes at the semiconductor and display industry, electron temperature and density in the processing plasmas are important processing parameters, which affect the quality and yield of products. The electron temperature and density of processing plasma are useful from the point of view that they are variables necessary to understand the physical and chemical phenomena of processing plasma, and can be applied as input variables to highly-reliable virtual metrology currently in the research stage. In particular, the use of optical emission spectroscopy (OES) for plasmas, which is a non-invasive method and does not perturb the processing plasma, is essential for processing plasma diagnostics. Therefore, processing plasma diagnostic research using OES should be conducted to improve the quality and yield of semiconductor and display.
This thesis reports the improvements in the existing Helium (He) collisional-radiative (CR) model for application to low-temperature and high-pressure He plasma used in SiO2 deposition process using Tetraethyl orthosilicate (TEOS) based on the limitations of the existing He CR model that identified in this study. The electron temperature of the actual processing plasma is expected to be around 1 to 2 eV, and the processing pressure is around 14 Torr. We also performed validation study of the improved CR model. The experiment for validating the He CR model is conducted by performing capacitively-coupled discharge of only He gas at a pressure range of around 1 to 2.5 Torr.
Diffusion of He atoms having metastable states, which affects the reduction of He population density in metastable states, and heavy particle collisional ionization known as the main cause of reduction on specific state He population density in low-temperature and highpressure He plasmas are additionally considered in the He CR model. In particular, the triplet metastable molecularization of He occurring in the high pressure is applied in the model. Radiation trapping effect depending on the wavelength of radiation emitted from plasmas is also considered in the He CR model by applying two models. Through the improved He CR model validation experiments, the plasma electron temperature and density levels are estimated and compared with the Langmuir probe measurements to validate the model.
반도체·디스플레이 산업의 핵심 공정 중 하나인 플라즈마 공정에서 플라즈마 내 전자 온도 및 밀도는 제품 품질 및 수율에 영향을 끼치는 중요한 공정 파라미터이다. 공정 전자 온도 및 밀도는 공정 플라즈마의 물리·화학 현상을 이해하는데 필요한 변수일 뿐 아니라 현재 연구 단계에 있는 고신뢰성 가상계측 내에서 인풋 변수로 활용될 수 있다는 점에서 유용하다. 특히 공정에 영향을 주지 않는 비침습적 진단 방법인 플라즈마 광방출 분석법(OES)을 이용하는 것은 공정 플라즈마 진단에 필수적이다. 그러므로, OES를 이용한 공정 플라즈마 진단연구는 반도체·디스플레이 품질 및 수율 향상을 위해 수행되어야 한다.
본 논문에서는 TEOS를 이용한 SiO2 증착 공정에 사용되는 저온 고압의 헬륨 플라즈마에 대하여 기존 헬륨 충돌-방사(CR) 모델의 한계점을 파악 후 수정 및 검증까지의 과정과 결과를 보고한다. 실 공정 플라즈마의 전자온도는 약 1~2 eV로 예상되며 공정 압력은 약 14 Torr의 높은 압력대를 사용한다. 헬륨 충돌-방사 모델 검증을 위한 실험은 약 1~2.5 Torr 압력 대의 헬륨 가스만을 축전 결합 방전하여 진행되었다.
준 안정상태의 헬륨 원자 밀도 감소에 영향을 주는 준 안정상태 헬륨 원자 확산 반응과 저온 고압의 헬륨 플라즈마 내에서 특정 상태 헬륨 원자의 주된 밀도 감소 반응으로 알려진 중 입자 충돌 이온화 반응이 기존 헬륨 충돌-방사 모델에 추가적으로 고려되었다. 특히, 높은 압력대에서 일어나는 준 안정상태 헬륨의 분자화 반응을 모델에 반영하였다. 플라즈마로부터 방출되는 방사광의 파장 별 광학 깊이에 따른 방사 포집 효과 또한 2가지 모델을 차용하여 충돌-방사 모델 내에 고려되었다. 수정된 헬륨 충돌방사 모델 검증 실험을 통해 플라즈마 전자 온도 및 밀도 추정 값과 랭뮤어 탐침 측정 값을 비교하여 모델 검증을 진행하였다.
