Hot carrier harvesting with a metal-semiconductor Schottky junction, often called as internal photoemission (IPE), has been a promising candidate for semiconductor-based sub-bandgap photodetection in the near-infrared wavelengths for many emerging applications such as imaging, sensing, and photocatalysis. However, there is a distinct limitation that the external quantum efficiency (EQE) of IPE is very low. To overcome this problem, numerous studies have been focused on plasmonic effects to enhance optical absorption in the vicinity of metal/semiconductor interfaces. Despite these efforts, the limitation has not been fully addressed by only improving optical absorption without a complete understanding of the IPE system. Accordingly, comprehensive understanding and quantitative analysis of its complex dynamics are necessary.
In this dissertation, we demonstrate a rigorous theoretical model for a simple one-dimensional IPE system that can describe the dynamics of the IPE system and provide quantitative loss mechanism analysis, and we experimentally verify our model using planar thin-film Schottky barrier photodetectors (SBPDs). Our model shows that optical absorption is responsible for only a part of the entire IPE process and other transport mechanisms should be carefully considered in a wholistic manner, indicating the importance of quantitative loss mechanism analysis. Guided by the model, our patternless silicon-based thin-film SBPDs achieve EQEs higher than previously reported nano-patterned SBPDs.
내부 광전자 방출(internal photoemission)을 이용한 금속-반도체 쇼트키 접합 기반 핫 캐리(hot carrier) 수확은 서브 밴드갭(sub-bandgap) 광검출에 유망한 방법이며, 이미징, 센싱, 그리고 광촉매와 같은 응용 분야에서 활발하게 연구가 되고 있다. 이 방식은 반도체의 밴드갭(bandgap)보다 작은 에너지의 빛을 검출할 수 있기 때문에 실리콘과 같이 적외선 빛을 흡수할 수 없는 물질로도 통신대역(1310과 1550 nm)에서 동작 가능하는 장점이 있다. 그러나 이 방법은 근본적으로 외부 양자 효율(external quantum efficiency)가 낮다는 단점이 있다. 이를 해결하기 위해 이전 연구들은 플라즈모닉 효과를 사용하여 쇼트키 접합 근처에서 광 흡수를 증가시키는 방법을 주로 사용해 왔다. 그러나 내부 광전자 방출의 복잡한 역학 시스템에 대한 완벽한 이해 없이, 플라즈모닉 효과만으로는 이런 한계를 극복하기 어렵다. 이에 본 학위논문에서 복잡한 역학 시스템을 완전히 이해할 수 있고 정량적 손실 메커니즘 분석을 가능하게 하는 이론적 모델을 제시하였고, 이론적 모델을 초박막 쇼트키 접합 광 검출기를 직접 제작하여 실험적으로 증명하였다. 본 모델을 이용하여 설계한 패턴이 없는 실리콘 기반 쇼트키 광 검출기는 매우 간단한 구조임에도 이전에 보고된 나노 구조체 기반 소자들에 비해 높은 외부 양자 효율을 보였다.
