The NAND flash, which is used as a storage device in various application fields, it is essential to improve the performance of solution algorithms for high memory reliability. As the memory density increases, changes in physical characteristics and distortion of threshold voltage distribution occur, making it increasingly difficult to accurately read stored data bits from memory. In accordance with the development of deep learning technology, we aim to improve the reliability of memory by applying an AI algorithm in the process of responding to threshold voltage distribution deterioration.
This paper proposes a deep learning-based read bias voltage estimation algorithm to accurately read data bits stored in NAND flash in response to the threshold voltage distribution distortion. The proposed algorithm has a two-stage decision structure that determines the read bias voltage after reconstructing the threshold voltage distribution based on sparse read trial information. After extracting the characteristics of the distribution that can express the shape of the entire distribution, we proposed a method of restoring the distribution by combining it with the read trial information. In addition, it was confirmed that the proposed algorithm well exceeds the performance of conventional non-learning techniques using datasets collected from actual NAND. It is expected that the proposed algorithms, which predict read bias voltages quickly and accurately with only a few read trials, can significantly improve memory reliability when applied to actual NAND systems.
다양한 응용 분야에서 저장장치로 활용되는 낸드 플래시는 높은 메모리 신뢰도를 위해 솔루션 알고리즘의 성능 향상이 필수적이다. 메모리의 집적도가 증가하면서 물리적인 특성 변화와 문턱전압분포의 열화가 발생해 저장된 데이터를 메모리로부터 정확하게 읽어내는 것이 점점 더 어려워지고있다. 딥러닝 기술의 발전에 따라 본 논문에서는 문턱전압분포 열화 대응 과정에서 AI 알고리즘을 적용하여 메모리의 신뢰도를 향상시키고자 하였다.
본 논문은 낸드 플래시의 문턱전압분포의 열화에 대응하며 낸드에 저장된 데이터를 정확하게 읽기 위해 딥러닝 기반 읽기 전압 결정 알고리즘을 제안하였다. 제안하는 알고리즘은 희소 정보인 소수 읽기 시도 데이터를 기반으로 문턱전압분포를 복구한 뒤 이를 이용해 읽기 전압을 결정하는 2단계 결정 구조를 가진다. 전체 분포의 형태를 표현할 수 있는 분포의 특성을 추출한 뒤 이를 소수 읽기 시도 정보와 결합해 분포를 복원하는 방식을 제안하였다. 또한 실제 낸드에서 추출된 데이터를 활용하여 제안한 알고리즘이 기존에 활용되는 비학습 기법들에 비해 높은 성능을 도출할 수 있음을 확인하였다. 소수 읽기 시도 데이터만으로도 빠르고 정확하게 읽기 전압을 예측하는 제안 알고리즘들이 실제 낸드 시스템에 적용되면 메모리 신뢰도를 크게 향상시킬 수 있을 것으로 기대한다.
