From the success of isolation for monolayer graphene in 2005, researches about two-dimensional material have begun to bloom. Starting from the original properties of graphene, people have been studying newly emerging properties of the combined system of various two-dimensional materials such as transition metal dichalcogenide (TMDC) and graphene in the form of van der Waals heterostructure. Meanwhile, people found that the long-range interactions can diffuse to the adjacent layer and induce new properties, which is called the proximity effect. The advantage of the proximity effect in van der Waals heterostructure is that the adjacent layer doesn’t disrupt the quality of another layer and only gives interesting physics. The proximity effects of superconductivity, ferromagnetism, and spin-orbit coupling in semiconductors and metals have been extensively studied. However, the properties of charge density wave (CDW) systems combined with monolayer graphene have not yet been investigated. In this dissertation, we incorporate the CDW properties of 1T-TaS2 into electronic transport in graphene for the first time. During the CDW phase transitions, anomalous transport behaviors were observed within the graphene, which are closely related to the formation of correlated charged disorder in 1T-TaS2. In particular, the commensurate CDW phase forms a periodic charge distribution with potential fluctuations, and thereby constitutes the correlated charged impurities, decreasing resistivity and enhancing carrier mobility in graphene. We expect that the demonstration of the CDW-graphene heterostructure system paves a way to control the temperature-dependent carrier mobility and resistivity of graphene and to develop novel functional electronic devices such as graphene-based sensors and memory devices.
그래핀의 2005년 성공적인 단층 분리를 시작으로 2차원 물질에 대한 활발한 연구가 진행되어 왔다. 사람들은 그래핀 자체의 특이한 성질에 대한 연구 뿐 만 아니라, 반데르발스 힘을 이용하여 그래핀, 전이금속 디칼코게나이드 등 2차원 물질로 다양한 조합의 소자를 제작하여 그 특성을 밝히는 데에 집중해왔다. 그 중 원거리 상호작용 성질을 갖는 물질을 접합할 경우, 근처 물질로 그 성질이 퍼지는 근접효과에 대한 연구도 진행되었다. 그래핀에 근접효과 실험 시 원래 있던 그래핀의 특성은 해치지 않고, 근처 물질의 성질을 추가적으로 유도하기 때문에 더 다양한 물리현상을 관측할 수 있다. 그래핀에서 초전도성, 강자성 및 스핀-궤도 결합의 근접 효과는 광범위하게 연구되어왔다. 그러나 전하밀도파 시스템을 단층 그래핀과 접합한 시스템은 아직 연구되지 않았다. 이 학위논문에서는 옥타헤드랄-황화탄탈럼의 전하밀도파 특성을 처음으로 그래핀의 전자수송에 접합하여, 옥타헤드랄-황화탄탈럼에 전하밀도파 상전이가 일어날 때, 그래핀에서 발생하는 특이한 전자수송을 관측하고 해석하였다. 이는 옥타헤드랄-황화탄탈럼 물질에서 전하밀도파 상전이의 결과로써, 상관관계를 갖는 전하 불순물의 형성으로 인해 그래핀의 전자수송에 변화가 생긴 것으로 해석될 수 있다. 옥타헤드랄-황화탄탈럼은 통약되는 전하밀도파 상태일 때 공간상에 매우 높은 주기성을 가지고 전하가 분포하게 된다. 그래서, 그래핀과 근접했을 경우 그래핀에 높은 상관관계를 갖는 전하 불순물로써 작용하여, 그래핀의 저항을 낮추고, 전자의 이동성을 높여주는 역할을 하게 된다. 그래핀과 전하밀도파 시스템의 이종 구조 연구는 그래핀의 저항과 전자 이동도를 온도에 따라 조절할 수 있는 방법을 연구함으로써 그래핀 기반 센서 및 메모리 장치와 같은 새로운 전자소자 개발의 길을 열어줄 것으로 기대한다.
