As silicon-based semiconductor industry is gradually advanced, various efforts have been made to reduce the gate length of the transistor while maintaining sufficient gate controllability. However, as the technology node sub 10 nm is reached, the need for new materials has emerged due to the quantum mechanical limitations of the silicon itself. 2D materials(2DMs) have little mobility change depending on thickness and are not affected by the short channel effect based on the atomically thin body nature. In addition, co-integration of 2DMs with Si CMOS technology will lead to a vast increase in chip functionality and enable the 2DM applications in the order of their device complexity, and it is expected to be an ideal candidate for next-generation device structures such as nanosheet transistors. Based on these excellent properties, when applying a 2D material to a device, low contact resistance enables high on-current, light response, and high-frequency operation, so it is considered as a most important parameter. Currently, the contact resistance of 2D materials has a lot to be improved compared to the existing Si and 3-5 materials.
In this study, we propose a method that has a millisecond-scale operation time and is easy to use in a large area by using the Xenon flash lamp-based Intense Pulse Light through light-material interaction. The device uses Chemical Vapor Deposition method MoS$_2$ as a channel material, and aims to enhance contact properties by utilizing the excellent photothermal effect of metal electrodes. As a result of device fabrication, it was confirmed that the performance of the device was greatly enhanced in terms of mobility, and it was related to the contact resistance through the output curve. For accurate analysis, Y-function method, Schottky barrier height, and contact resistance calculation were directly obtained. In addition, through COMSOL Multiphysics simulation, heat transfer mechanism was revealed to check the photothermal effect of the metals. To elucidate the cause of contact resistance, changes in the contact area before and after IPL were also checked using Raman, PL, and XPS.
실리콘 기반의 반도체 산업이 점차 고도화됨에 따라 충분한 게이트 제어성을 유지하면서 트랜지스터의 게이트 길이를 줄이는 다양한 노력들이 이루어져왔다. 하지만 sub 10 nm 이하의 기술 노드로 접어듦에 따라 실리콘 물질 자체의 양자 역학적인 한계로 인해 새로운 물질에 대한 필요성이 대두되었다. 2D 물질은 원자 단위의 얇은 두께 특성을 바탕으로 두께에 따른 모빌리티 변화가 적고 짧은 채널 효과에 의한 영향을 받지 않게 된다. 또한 기존의 실리콘 CMOS 기술과의 접목으로 칩 기능성을 매우 향상시킬 수 있으며 나노시트 트랜지스터와 같은 차세대 소자 구조의 이상적인 후보군으로 기대된다. 이러한 우수한 특성을 바탕으로 2D 물질을 소자에 응용함에 있어서 낮은 접촉저항은 높은 온 커런트, 광응답 및 고주파 작동을 가능하게 하므로 매우 중요한 파라미터로 고려된다. 현재 2D 물질의 접촉저항은 기존의 실리존, 3-5족 물질들에 비해 아직 개선해야할 점이 많다.
본 연구에서는 앞서 빛 물질 상호작용을 이용하여 제논 플래시 램프 기반의 Intense Pulse Light 장비를 활용하여 밀리초 스케일의 동작시간을 가지며 대면적 활용이 용이한 공정 방법을 제안한다. 소자는 화학 기상 증착법을 활용한 MoS$_2$를 채널물질로 하며, 금속의 뛰어난 광열효과를 활용하여 접촉 특성 개선을 목표로 하였다. 소자 제작 결과 모빌리티 측면에서 소자의 성능이 크게 개선된 것을 확인하였고 출력 곡선을 통해 이것이 접촉 저항과 관련이 있음을 확인하였다. 정확한 분석을 위해 Y-함수 방법, 쇼트키 장벽 높이, 접촉 저항의 크기를 직접 구해보았다. 또한 이것이 정확히 금속의 광열효과에 의한 것인지 확인해 보기 위하여 콤솔 시뮬레이션 툴을 활용하여 열전달 메커니즘을 밝혔다. 접촉 저항의 원인에 대해서 밝히기 위해서 라만, PL, XPS 분석 방법을 활용하여 IPL 전후로 접촉 부분에서의 변화도 확인해 보았다.
