Recently, with the rapid increase in demand of ultra-thin and high-performance electronic devices, the demand for the development of the ultra-thin semiconductor package has been rapidly increasing. Packaging technology is emerging as a core technology for producing the ultra-thin semiconductor package as the reduction technology of materials consisting of the semiconductor package has come to the its end. However, as the ultra-thin semiconductor package reduce the area moment of inertial, the warpage of semiconductor package occurs due to thermal residual stress by coefficient of thermal expansion mis-match during the epoxy molding compound (EMC)’s curing process (packaging process). The reliability of semiconductor package is adversely affected by the delamination of the inside of the semiconductor and crack of parts, etc., caused by the warpage, thus resulted in lowering the production yield, which causes the semiconductor price to rise.
In this dissertation, the development of the cure process for epoxy molding compound to enhance the reliability of semiconductor packages is focused. First, the bonding temperature of semiconductor package considering cure shrinkage was analyzed, and modified cure cycle with rapid cooling using liquefied nitrogen was developed to lower the bonding temperature of semiconductor package. Second, novel curing process method is developed using a low-power and high-efficiency surface heating element to reduce energy consumption instead of the conventional hot-press process, which consumes high energy consumption. Finally, the curvature of the semiconductor package with respect to cure cycles applies the machine learning to predict not only curvature of the semiconductor package with respect to cure cycles but also the cure cycle to obtain the desired curvature.
최근 초소형 및 고성능의 전자 기기에 대한 수요가 증가함에 따라 초박형 반도체 패키지의 개발에 대한 요구가 급격하게 증가하고 있다. 특히, 반도체 패키지를 구성하는 재료들의 단위 축소 기술이 한계에 이르면서, 후공정인 패키징 기술이 초박형 반도체 패키지 생산의 핵심 기술로 떠오르고 있다. 그러나, 반도체 패키지의 얇아진 두께에 의해 단면 이차 모멘트가 줄어들어 신뢰성에 가장 지배적인 영향을 끼치는 휨 현상이 발생한다. 이러한 휨 현상은 에폭시 몰딩 컴파운드의 경화 공정 중 반도체 패키지를 구성하는 재료 간 열팽창 계수 차이에 의한 성형 잔류 응력으로 인해 발생한다. 이러한 반도체 패키지의 휨 현상은 반도체 패키지 내부의 층간 박리, 부품의 파손 등을 유발하여 장기적인 신뢰성 및 생산 수율 저하로 인한 반도체 가격 상승의 원인이 된다.
본 학위 논문에서는, 반도체 패키지의 신뢰성을 향상시키기 위한 에폭시 몰딩 컴파운드의 새로운 경화 공정을 개발에 중점을 둔다. 첫째, 경화 수축을 고려한 반도체 패키지의 접합 시점을 분석하였고, 접합 시점을 낮추기 위해 액화 질소를 이용한 경화 사이클을 개발한다. 둘째, 기존의 핫 프레스 공정 대신 저전력, 고효율의 면상 발열체를 적용한 반도체 패키지의 경화 공정을 개발하였다. 마지막으로, 다양한 경화 공정 변수에 따른 반도체 패키지의 휨을 머신 러닝에 적용함으로써 경화 사이클에 따른 반도체 패키지의 휨뿐만 아니라 원하는 휨을 얻기 위한 경화 사이클을 예측하고자 한다
