Microchannel cantilevers, one of the physical microelectromechanical systems (MEMS) devices that have embedded microchannels thus various fluid samples, have been widely used in gravimetric sensing applications of liquids and particles with various solution samples injected to the microchannel. Recently they also have been used for dispensing and patterning applications of biomolecules and functional ink materials. Mainly due to the absence of integrated active heating elements, micro-channel cantilevers are mostly used at or near room temperature even for nonbiological samples although there are unlimited potential applications at elevated temperatures such as materials synthesis, calorimetric measurements, and phase change mediated manipulation or control.In this thesis, suspended microchannel dispensers with an integrated heater are proposed as a new platform enabling drop-on-demand thermal bubble jet printing with fast and efficient heating and real-time printing process monitoring for the first time. Suspended microchannel dispensers with an integrated heater are batch fabricated via polysilicon sacrificial process. Then, local temperatures of fabricated microcantilever heaters are calibrated with micro Raman thermometry. Temperature calibrated microcantilever heaters are thoroughly characterized under various pulsed heating powers sufficient for bubble generation and bubble jet microdroplet dispensing with a reference printing solution. Upon pulsed heating, heating thermal time constants are extracted from both electrothermal and electrothermomechanical responses, each of which are based on temperature-dependent electrical resistance and resonance frequency, respectively. Heating pulses of several tens of mW and hundreds of μs are turned out to be sufficient to induce bubble generation near the dispensing nozzle within the microchannel. In addition, by simultaneously measuring the first and second resonance frequencies in real time using two phase-locked loops, the basis is prepared for the inertial imaging of bubbles created, expanded, contracted, and disappeared inside the channel.The microchannel cantilever with integrated heating element introduced in this thesis for the first time is expected to have a variety of potential applications such as measurement of thermal properties of liquid and colloidal samples, and hydrothermal synthesis of nanomaterials in the future.
마이크로 채널이 내장된 마이크로 전자 기계 시스템 (MEMS) 디바이스 중 하나인 마이크로채널 캔틸레버는 다양한 액상 시료를 채널 내부로 주입하여 액체 밀도/점도 및 입자의 질량 측정 응용 분야에 널리 사용되어왔다. 최근 마이크로채널 캔틸레버 자유단 근처에 토출용 노즐을 통합하여 바이오 및 기능성 잉크 재료의 패터닝에 적용하기 위한 시도들이 있었다. 그러나 통합된 가열 소자의 부재로 질량 측정용 마이크로채널 캔틸레버와 패터닝 노즐 통합 마이크로채널 캔틸레버는 주로 상온에서 사용되거나 외부 열원을 이용한 상대적으로 느린 가열 실험에만 제한적으로 사용이 되어왔다.본 논문에서는 써멀젯 (thermal jet) 프린팅시 빠르고 효율적인 가열과 프린팅 프로세스의 실시간 모니터링을 가능하게하는 새로운 실험 플랫폼으로서 가열 소자가 통합된 마이크로 채널 캔틸레버 디스펜서를 제안한다. 고온 가열 소자가 통합된 마이크로 채널 캔틸레버 디스펜서는 폴리실리콘 희생 공정과 이온 주입 공정을 통해 제작되었다. 제작된 마이크로 채널 캔틸레버 디스펜서의 줄 가열시 국부적인 정상 상태 온도는 마이크로 라만 온도측정법으로 측정하였다. 그리고, 펄스를 이용한 과도 가열시 온도와 가열로 유도된 시스템의 특성 변화 측정을 위해 가열 소자의 전기 저항과 캔틸레버의 공진주파수를 실시간으로 측정하고, 이들로부터 열시간상수와 열-기계 시간상수를 추출하였다. 제작된 디바이스의 빠르고 효율적인 가열 기능을 이용하여, 수십 mW 강도의 수백 μs 펄스 인가 시 채널 디스펜서에서 미립화된 액적이 토출되는 것을 실험적으로 확인하였다. 또한 두개의 위상고정루프를 이용하여 일차와 이차 공진주파수를 동시에 실시간 측정하여 채널 내부에 생성, 확장, 축소, 및 소멸되는 버블의 관성이미징의 기반을 마련하였다.본 논문에서 처음으로 소개된 가열 소자가 통합된 마이크로채널 캔틸레버는 향후 액상 및 콜로이드 시료의 열물성 측정, 나노물질의 열수열 합성 등 다양한 잠재적인 응용 가능성이 있을 것으로 기대된다.
