DC characteristics of a buried channel MOSFET's is obtained from two-dimensional numerical analyses of the devices and compared with the experimental measurements. Good agreement between the theory and experiment has been found for the normal operating region as well as the subthreshold region for the devices with long channel lengths ($\ell\simeq5\mu m$).
The numerical analysis has also been applied to a short channel device ($\ekk=1\mu m$) which has the buried channel MOSFET structure to show the feasibility of "Triode-like" drain characteristics. Experimental results on the devices with "Triode-like" drain characteristics are also presented.
Buried channel MOSFET 의 직류 특성을 computer 에 의한 수치해석적 방법과 직접 제작된 소자를 이용한 실험을 통해 비교, 분석하였다.
Buried channel MOSFET 의 subthreshold 특성은 gate 전압과 drain 전류 사이에 지수함수적 관계를 갖는다는 것이 확인되었고, 특히 수치해석적 방법에 사용되는 소자의 이론적인 model 에 있어서 implanted channel 의 doping profile은 그 해석 방법에서 얻어지는 결과에 상당한 영향을 미침을 알 수 있었다. 여기에 사용된 모든 수치해석적 방법은 기본적인 2개의 식, 즉 Poisson 방정식과 전류의 연속방정식에 대한 2차원적인 해석을 통해서 이루어졌음을 밝혀둔다.
다음에, 소자의 channel 길이가 짧아짐에 따라서 나타나는 short channel effect 는 전류 운반자들이 소자의 channel 이 아닌 bulk 를 통해서 직접 흐르기 때문임을 보였고, 이 현상은 substrate bias 를 소자에 인가함으로써 줄일 수 있음을 알았다.
마지막으로, 그 전류, 전압 특성이 3극 진공관과 비슷한 solid-state 소자를 buried channel MOSFET 구조로 제작하였으며, 실험에서 확인된 그 특성을 사진으로 본 논문에 수록하였다.
