This dissertation presents the experimental studies of measurements and control of thermal transport that occurs through the interfaces of two-dimensional materials in response to an engineered imperfection in the materials. Especially, advancing the understanding of thermal transport properties of junction interfaces between different materials (i.e., Al/Graphene/Cu, Al/MoS2/SiO2), where one side is comprised of atomically thin two-dimensional material, is the focus of this dissertation. Time-domain thermoreflectance (TDTR), which is an optical pump-probe technique, has been employed for the measurements of thermal conductivity of involved materials and interfacial thermal conductance (G) between materials. I carried out modifying processes to generate structural or chemical disorder in two-dimensional materials, either using ion irradiation or UV-ozone (O3) treatment. Following the characterization of produced defects using several spectroscopic techniques, measurements and analyses of changes in the thermal transport properties revealed how such disorder modified vibrational states of two-dimensional materials and influences heat transfer.
In chapter 2, I present the investigation of the thermal energy transport across the interfaces of physically and chemically modified graphene with two metals (i.e., Al and Cu). I could monitor changes in the thermal conductance in response to varying degrees of disorder. The measured conductance increases as the density of the physical disorder increases, but undergoes abrupt modulation with increasing degrees of chemical modification, which decreases at first and the increases considerably. The bimodal results of thermal conductance are attributed to an interplay between the distinct effects on graphene’s vibrational modes exerted by graphene modification and by the scattering of modes.
In chapter 3, I will discuss how structural anisotropy in few-layer MoS2 can be related to the vibrational states of the material and their quantization and how we can describe the propagation of thermal energy along the reduced dimension. MoS2 is a highly anisotropic material due to the difference in the chemical bonds between ab-plane and cross-plane. I measured thermal conductance across a junction including MoS2 layer before and after introducing imperfection by using ion-irradiation at a temperature range between 80 K and 300 K, as well as bulk single crystal specimen. The transport of thermal energy along the cross-plane could be accounted for by the propagation of phonon modes that are quantized along the nanoscale thickness of MoS2 films and hybridized between different polarizations. These results suggest a nanoscale origin of phonon focusing effect previously suggested for highly anisotropic bulk materials and thus open an engineering possibility to control the heat transport in nanoscale layered materials.
산업 전반의 다양한 분야에서 응용되고 있는 반도체 기반의 전자 소자들은 소형화, 다기능화 등이 추구되고 있다. 이에 따라 필연적으로 나타나는 고집적화는 높은 에너지 밀도로 인하여 발열현상을 야기시키며 이는 소자의 신뢰성 및 성능을 저하시키는 주요한 원인으로 나타난다. 특히 플렉서블(flexible), 나노(nano) 소자의 응용을 위해 활발히 연구되고 있는 2차원 물질들은 높은 비표면적으로 인하여 기판 혹은 전극과의 계면에서의 열전도가 전체 시스템의 열저항을 결정하게 되며 효과적인 방열설계를 위해서는 외부 쿨링(cooling) 시스템을 넘어 재료적인 관점 특히 계면 열전달 이해의 중요성이 커지고 있다.
본 학위논문은 2차원 물질 계면에서의 열전달 현상 특히 반도체에서의 주된 열전달 매개체인 양자화된 격자 진동 즉 포논(phonon)의 전달과 그 계면에서의 투과에 대한 내용을 중심으로 이루어져있다. 흑연(Graphite)의 한층 구조인 그래핀(Graphene)과 전이금속 칼코겐 화합물 (Transition Metal Dichalcogenides) 반도체인 MoS2 박막에서의 구조적 그리고 화학적 변화에 따른 열물성 측정 연구를 통하여 2차원 물질계면의 열전달을 제어하는 연구가 수행되었다. 열물성 측정을 위해 나노물질부터 벌크 그리고 도체부터 부도체까지 다양한 물질에서의 열전도도(thermal conductivity) 및 계면 열전도(interfacial thermal conductance) 측정이 가능한 시간 분해 열반사도(time-domain thermoreflecetance) 실험이 수행되었다.
그래핀은 높은 투과율과 낮은 면저항으로 인해 Indium Tin Oxide (ITO) 를 대체할 차세대 투명 전극 등 다양한 광학 및 전자소자 분야로의 연구 개발이 진행되고 있다. 또한 열적인 관점에서 그래핀은 강한 탄소원자의 공유결합으로 인하여 높은 열전도도를 보임으로써 방열 문제를 동시에 해결할 수 있는 물질로 알려져 있다. 하지만 그래핀의 경우 그 강한 결합 특성으로 인하여 상대적으로 약한 결합을 가지는 금속과의 계면에서 열저항이 크게 나타나는 것으로 알려져 있으며 이는 두 물질 사이의 상이한 진동모드 분포로 이해될 수 있다. 포논이 물질의 계면에서 투과되기 위해서는 에너지 및 운동량 보존 법칙에 따라 같은 주파수대의 진동 모드끼리 에너지 공액(energy coupling)을 이루게 되는데 계면을 이루는 물질들의 진동특성 차이가 클수록 높은 열저항을 보이게 된다. 상대적으로 낮은 탄성 특성을 가지는 금속결합의 격자의 진동은 그래핀에 비해 낮은 에너지를 가지게 되고 그래핀의 진동 모드 중 일부 특히 에너지가 작은 c-axis 방향으로 진동하는 flexural 포논 모드들에 의해 그래핀-금속 계면에서의 대부분의 포논 투과가 결정된다. 본 연구에서는 그래핀과 금속 계면에서의 열저항을 조절하기 위해 He2+ 이온 방사 (ion irradiation)를 통한 그래핀에 점 결함(point defect)의 형성 그리고 자외선 오존 (UV-ozone) 처리를 이용하여 그래핀의 산화를 조절함으로써 그래핀의 구조적 및 화학적 특성을 변화시켰다. 그래핀의 구조적 결함에 대한 분석은 라만분석(Raman Spectroscopy)에서의 ‘D’ band peak의 변화를 확인함으로써 분석하였으며, 그래핀의 산화 정도는 X선 광전자 분광법 (X-ray Photo-emission Spectroscopy, XPS)을 이용한 탄소원자의 결합에너지(binding energy) 분석을 통해 확인하였다. 구조적인 결함이 진행될수록 계면 열전도(interfacial thermal conductance)는 증가하며 이는 결함 근처 탄소원자들의 높아진 자유도로 인해 c-axis 방향으로 새로운 진동모드들이 발생함에 따른 것으로 해석되었다. 또한 라만분석에서 확인되는 결함의 정도에 비해 열전도의 변화는 더 민감하고 영향이 큰 것으로 나타났는데 이는 결함 근처에서 발생하는 새로운 진동모드들의 상호작용이 포논의 상태밀도(phonon density of states)를 크게 증가시킴에 따른 것으로 해석되었다. 반대로 산화가 진행될수록 계면 열전도는 감소하는 것으로 확인되었으며 이는 C-O 결합에 의해 c-axis 방향의 진동 모드들은 기존보다 높은 에너지를 가지게 되고 따라서 계면에서의 포논 투과 확률 (phonon transmission probability)이 감소함에 의한 것으로 해석되었다.
MoS2는 층 수에 따라 전자구조적인 특성이 바뀌는 성질로 인해 금속화합물 기반의 반도체 나노 소자로의 응용이 활발히 연구되고 있다. 또한 MoS2와 같이 층 내의 원자들은 강한 공유결합을 가지지만 각각의 층들은 약한 van der Waals 결합으로 이루어진 경우 그 구조적인 특성으로 인하여 높은 ab-plane 방향의 열전도도와 낮은c-axis 방향의 열전도도를 가지는 비등방적 열전달 현상이 나타나게 된다. 특히 낮은 c-axis 열전도도는 MoS2기반의 소자가 구동될 때 내부의 온도에 큰 영향을 끼치게 되며 이를 제어할 수 있는 연구가 필요하다. 본 학위논문에서는 Al/MoS2/SiO2 계면에서의 MoS2의 층 수에 따른 열전도 측정 및 분석을 통하여 층상구조에서의 계면 열전달에 대한 이해, 그리고 결함 형성을 통해 비등방적인 구조적 특성을 변화시킴으로써 c-axis 방향의 낮은 열전도도를 개선시키는 연구를 수행하였다. 3 층 이하의 매우 얇은 박막의 경우에는 MoS2 물질내부의 열전달이 아닌 계면에서의 열전도 특성이 전체 시스템의 열저항을 결정하지만 층 수가 증가할수록 MoS2 내부 열저항의 영향이 커지는 것으로 확인되었다. 또한 Ne+ 이온 방사(ion irradiation)를 이용하여 van der Waals 층의 무너짐 없이 S-Mo-S 구조에 결함을 형성함으로써 ab-plane 방향의 결합강도를 감소 시켰으며 구조적 비등방성(anisotropy)이 줄어듦에 따른 열전도 변화를 측정하였다. 결함 정도를 조절하며 이에 따른 열전도 변화를 분석한 결과 ab-plane 방향의 결합강도가 줄어들수록 c-axis의 열전도도는 증가하는 즉 서로 반대되는 경향성(negative relation)을 가지는 것으로 확인되었다. 이러한 고전적인 운동법칙에 상반되는 결과는 비등방적 구조에서 나타나는 포논 집중 (phonon focusing) 효과의 변화에 따른 것으로 해석되었다.
본 학위논문에서 기술되는 2차원 물질 계면에서의 열 저항 조절에 관한 연구는 소자의 사이즈가 작아지고 집적도가 높아짐에 따라 문제점으로 나타나는 발열현상을 해결하는데 있어 중요한 가이드 라인(guide line)이 될 것으로 기대된다.
