For the few last decades, semiconductor quantum dots (QDs) are emerging as an ideal candidate for single photon source (SPS) which play a key role in quantum technology, due to their unique optical and material properties. Depending on alloy composition, Ⅲ-nitride semiconductor’s emitting wavelength show a wide spectrum from UV to near IR. In this thesis, we tried to developed the InGaN/GaN pyramidal QDs as a deterministic, site-controlled SPS with long visible wavelength for wireless quantum communication application. Three different growth tactics like epitaxial lateral overgrowth (ELOG) of GaN core, InGaN interlayer and volcano structures are designed. We produced InGaN/GaN pyramidal QDs with 518 nm peak, FWHM of 0.83meV and 65.7% of degree of linear polarization.
지난 수 십년간, 반도체 양자점은 고유의 광학적, 물질적 특성으로 인해 양자기술의 핵심요소인 단광자 광원으로의 이상적인 물질 후보로서 주목을 받고 있다. 질화물 반도체는 합금의 3족 원소 성분비를 조절함으로써 자외선부터 근적외선에 이르는 발광파장을 가질 수 있다. 본 연구에서는 무선 양자통신을 위한 확정적, 위치선택적 및 장파장 가시광선 발광파장을 갖는 단광자 광원으로 피라미드 구조의 질화물 반도체를 개발하고자 하였다. 질화갈륨 코어의 가로방향 결정성장 즉 ELOG (epitaxial lateral overgrowth), 질화인듐갈륨 중간층, 그리고 분화구 구조를 도입하여 장파장에서 발광하는 질화물 양자점을 성장하였다. 최종적으로 518 nm 에서 약 0.83 meV 의 반치폭을 갖고 65.7% 의 편광도를 갖는 피라미드 양자점을 얻었다.
