III-V solar cells have attracted intensive attention as a promising technology for renewable energy, having excellent light conversion efficiency, power densities, temperature coefficients, mechanical flexibility, and proven stability. Nonetheless, III-V solar cells are limited in their use due to their high manufacturing costs. The high production costs partially stem from expensive template for epitaxial growth of III-V devices. Herein, we studied the layer transfer technology using Ge substrate, which is commonly used as an epitaxial template, for minimizing the production cost of III-V devices. Our layer transfer technology utilized reorganization of porous Ge by high temperature annealing. At high temperature, Ge pores are reorganized into thin Ge film on voids, which can be used as epitaxial template for III-V materials. The III-V device on the Ge film can be transferred to a handling substrate by utilizing a void layer as a separation layer. This enables recycling of the rest of the substrate, resulting in reduction of the production cost.
In this thesis, we have studied the Si layer transfer technique prior to the development of Ge thin film technology. We demonstrate the formation of an ultrathin (100) single crystal Si film based on silicon on nothing (SON) technology which utilizes the reorganization of well-ordered cylindrical Si pores at high temperature. Squarely-arrayed cylindrical Si pores are fabricated by nanoimprint lithography and deep reactive ion etching. By modifying and optimizing the initial geometry of Si pores, we successfully fabricate a defect-free and ultrathin Si film with thickness up to 330 nm on a plate-shaped void. In addition, we investigated the formation of oxygen-related defects during hydrogen annealing and suppressed the defect formation by modifying gas phase diffusion of oxygen during annealing. Finally, we successfully demonstrated the transfer of Si film on SON onto PDMS pad and shows optical semitransparency of 30 – 70 % in visible and near-infrared light and mechanical flexibility.
We next studied the formation of Ge film based on SON technology for ultrathin and flexible III-V solar devices. We have developed a (100) 6$^\circ$ (111) single crystal Ge film based on the germanium on nothing (GON) technology which utilizes the reorganization of the cylindrical Ge pores at high temperature. By controlling the geometry of initial Ge pores and using Br passivation, we successfully fabricated a defect-free and ultra-flat Ge film on a plate-shaped void. In addition, we realized the formation of GaAs solar cell with light conversion efficiency of 14.4 % by utilizing a GON film as an epitaxial template. Finally, we demonstrated the transfer of GaAs cell onto handling substrate by using the plate-shaped void under the Ge film as a release layer.
Finally, we have developed a GON structure by electrochemically etched porous Ge to minimize the production cost of Ge film. In order to fabricate a porous Ge with uniform porosity and a thickness over a micrometer, we employed bipolar electrochemical etching which consists of anodic etch step and cathodic passivation step. By using two step bipolar electrochemical etching, double layer porous Ge which have low porosity on top and high porosity on bottom layer is realized. We next demonstrated the formation of GON using double layer porous Ge by annealing in hydrogen ambient. Owing to segregation of voids by Ostwald ripening, we successfully fabricated a GON structure having uniform Ge layer on large voids.
III-V 족 태양전지는 우수한 광 변환 특성 가지며, 전력 밀도, 온도 계수, 기계적 유연성, 그리고 검증된 안정성을 가지고 있어, 신재생 에너지에서 매우 유망한 기술로 주목받고 있다. 하지만, 이러한 장점에도 불구하고 III-V 족 태양전지는 높은 제조 비용으로 인해서 그 사용이 제한되고 있다. III-V 족 태양전지를 성장시키는 데 필요한 성장 기판은 고가의 Ge 및 GaAs 기판이 주로 사용되어, III-V 족 태양전지 제조 비용의 많은 비중을 차지 하고 있다. 본 연구에서는 이러한 성장 기판으로 사용되는 무기 반도체 중 하나인 Ge 기판의 비용을 최소화 하기 위한 박막 전이 기술을 개발하였다. 본 연구를 통해 개발한 박막 전이 기술은 다공 구조의 재조직화를 통하여 Ge 기판에서 Ge 박막을 형성하고, 이렇게 형성한 박막을 이용하여 III-V 족 태양전지를 형성시키는 것이다. 또한 III-V 족 태양전지가 형성된 Ge 박막은 타 기판에 전이 시키고, 남아있는 모기판을 재활용함으로써 Ge 성장 기판의 비용을 최소화 할 수 있다.
본 연구에서는 Ge 박막 형성 기술 개발에 앞서 Si을 이용한 박막 형성 기술을 연구하였다. 다른 연구 그룹에 의하여 선행 연구가 진행 되어있는 Si 다공 구조를 이용한 박막 형성 기술을 응용 및 개선함으로써 반투명 유연 Si 박막을 구현하였다. 사각 배열을 가지는 원통형의 다공 구조는 나노임프린트 리소그래피와 건식 식각 공정을 이용하여 형성하였으며, 수소 조성에서 열처리를 진행하였다. 다공 구조의 종횡비 제어를 통하여, 330 – 470 nm 두께를 가지는 Si 박막을 형성하는데 성공하였다. 또한 열처리 공정에서 Si 표면의 결함 형성 원인이 되는 산소 불순물에 대한 연구를 진행하였으며, 열처리 중 가스 확산을 제어할 수 있는 기술 개발로 산소 결함을 억제하는데 성공하였다. 마지막으로 이렇게 형성된 무결함, 반투명 Si 박막을 PDMS 유연기판으로 전이하는 것을 구현하였다. PDMS 기판 위에 전이된 Si 박막은 30 - 70 % 의 광 투과율 특성을 보였다.
Si 박막 형성 기술을 기반으로 Ge 박막을 형성하는 연구를 진행하였다. 본 연구에서는 고온에서의 다공 구조의 재조직화를 이용한 Germanium on nothing 기술을 기반으로 III-V 족 반도체 화합물의 성장이 가능한 (100) 6$^\circ$(111) 단결정 Ge기판을 최초로 개발하였다. 다공 구조의 제어 및 Br 패시베이션을 통하여 결함이 없고 균일한 마이크로미터 이하의 두께를 갖는 Ge 막을 형성하는데 성공하였다. 형성된 GON 박막을 이용하여 GaAs 태양전지를 형성하였으며, 광변환 효율 14.4 %을 달성하였다. 마지막으로 이렇게 형성한 GaAs 태양전지를 GON 구조의 기공층을 분리층으로 활용하여 타 기판에 전이하는 것을 구현하였다.
마지막으로 본 연구에서는 앞서 개발한 GON 기판의 가격을 좀 더 낮출 수 있는 방법으로 저가의 전기화학적 식각 공정을 통해 다공 구조를 형성하고, 열처리 함으로써 GON 구조를 형성하는 연구를 진행하였다. 본 연구에서는 bipolar 전해 식각을 통하여 균일한 다공율과 두꺼운 두께를 갖는 다공 구조를 형성하는데 성공하였다. 또한 식각 전류 밀도 및 시간을 제어함으로써 다공율을 제어하는 연구를 진행하였다. 본 연구에서는 두 단계의 bipolar 전해식각 공정을 통하여 두개의 다공율을 갖는 다공 구조를 형성하였으며, 열처리를 통하여 균일한 GON 구조를 형성하는데 성공하였다.
