Fan-Out Packages (FOPs) technology is actively researched because it enables high Input / Output (I/O) pads density, thin package, and cost reduction. Epoxy Molding Compound (EMC) materials play a major role in implementing FOPs. EMC acts as a substrate and also protects the chips from the outside. Recently Epoxy Molding Films (EMFs) have been introduced because EMFs are advantageous for large-area molding and can solve planarization problem. However, there are many problems before using at FOPs such as voids, delamination, warpage, and die shift. Voids and delamination occur when moldability is bad. Coefficient of Thermal Expansion (CTE) mismatch between the EMFs and the chips induces thermo-mechanical stress resulting in a warpage during the molding process. Furthermore, die shift from their original position can be also found by warpage, resin flow, and curing shrinkage. Therefore, EMFs materials properties and their effects on FOPs characteristics should be investigated.
In this study, thermo-mechanical properties of EMFs were optimized by epoxy formulation to improve FOPs characteristics. Epoxy, silica contents, curing agent, and additives (coupling agent, carbon black) were investigated to produce low CTE and high Glass Transition Temperature (Tg) properties. Then, multiple $10 mm \times 10 mm \times 200 \mum$ chips were molded with the size of $100 mm \times 100 mm$ using $400 \mum$ thick EMFs. The chip to chip distance could be reduced from 12 mm to 5.7 mm without voids and delamination. The warpage of EMFs were measured using 3 Dimensional - Digital Image Correlation (3D - DIC) method, and the effects of process conditions on the warpage of EMFs were also evaluated. And the die shift after molding was quantitatively measured assessed by optical microscopy. Finally, thermal cycle and $85^circ C$/ 85 % RH tests were performed to evaluate the FOPs using optimized EMFs
팬 아웃 패키지는 I/O 패드의 밀도 조절, 얇은 패키지 사이즈, 원가절감을 가능케하는 패키지 기술입니다. 팬 아웃 패키지를 제작하는데 있어 Epoxy Molding Compound (EMC)가 매우 중요한 역할을 하며, EMC중에서도 Film 타입의 EMC의 중요성이 더욱 커지고 있습니다. Epoxy Molding Films (EMFs)는 대면적 몰딩에 효과적인 장점을 가지고 있기 때문에 이에 대한 연구가 활발하게 진행되고 있습니다.
본 논문에서는 에폭시, 실리카 함량, 경화제, 첨가제 등에 따른 EMFs의 물성에 대한 연구를 하였습니다. Epoxy formulation 및 실리카 함량을 조절하여 CTE a1 14.3, Modulus 14.7GPa, Tg $223^circ C$의 물성을 가지는 EMFs를 제작하였습니다.
다음으로 EMFs를 바탕으로 직경 10cm의 PLPs를 lamination 및 molding 공정을 통해 void, delamination 없이 성공적으로 제작할 수 있었습니다. 그리고 chip간의 간격은 1.2cm에서 0.57cm까지 감소시킬 수 있었습니다. 이 후 Warpage 평가에서는 post-cure 온도 에 따른 warpage를 평가하였으며, post-cure 온도는 $200^circ C$로 최적화되었습니다. 추가적으로 warpage 값을 개선하기위해 Tg 이상의 온도에서 압력을 가하는 공정이 도입되었습니다. 이후 Die shift 평가 및 factor들에 대한 영향력 평가를 진행하였습니다. 마지막으로 T/C test와 $8^circ C$/85%RH를 각각 1000cycles, 1000hrs 평가를 진행하였습니다.
