Considerable efforts have been devoted to reveal the origin of defects generated during zone-melting recrystallization (ZMR) process. Several models have been proposed to explain the mechanism of defect generation, but no one has championed yet. Both faceted and cellular growth models have emphasized the importance of in-plane temperature gradient at the solidification interface while more recent research has insisted that radiative heating effect is reponsible for the non-planar interface morphologies. To find what plays the important role in determing the quality of the zone-melting recrystallized silicon film using radiative heat sources, the effect of input power conditions on the film quality has been investigated by using two different focusing mirrors.
A simple method for obtaining the power distribution from a desired temperature distribution has been proposed. To meet the temperature gradient criterion at the solidification interface that it should be no more than 4℃/mm, a piecewise-linear temperature distribution has been chosen as a desired one. The actual temperature distribution calculated by solving the heat flow equation two-dimensionally using the enthalpy method with the obtained power distribution as the input heat source shows very close agreement with the initially desired target. It also has been found that the temperature distribution is insensitive to some local changes in the input power distribution, so that we can modify the input power distribution to make the mechanical processing of the focusing mirror easier.
The effect of input power conditions from the lower lamp array (preheating temperature) and the upper lamp (power distribution or in-plane temperature gradient, power density and scan speed) on the quality of the zone-melting recrystallized silicon film has been investigated. The relationship between each process parameter and the quality of the recrystallized silicon film has been experimentally observed. It has been concluded that the radiative heating effect is the most critical factor which governs the overall behavior of ZMR process when radiative heat sources are used. The effect of the in-plane temperature gradient at the solidification interface is secondary.
In the reflectivity-change dominated regime, the solidification interface has cellular morphologies while in the emissivity-change dominated regime, small faceted interface morphologies develop resulting in closely spaced, frequently branching subboundary patterns. The substrate melting and twin boundary formation also occur in the emissivity-change dominated regime. Therefore, ZMR operation must always be performed in the reflectivity-change dominated regime to obtain good quality films. We obtained the best result at the preheating temperature close to 1000℃. The lower temperature gradient at the solidification interface can provide wider cell spacing in the reflectivity-change dominated regime. But too low temperature gradient makes the molten zone width very wide and frequently branching subboudary patterns result. In the emissivity-change dominated regime, lower temperature gradient seems to yield slightly wider cell spacing and better interface stability. The upper lamp power sufficiently higher than the power level at the onset of melting gives the best result as long as it does not make the molten zone width too wide. And, in general, lower scanning speed results in better film quality.
대용융재결정화 (Zone-Melting Recrystallization;ZMR)공정을 하는 동안에 발생하는 결함들의 근원을 밝히기 위하여 상당한 노력을 기울여 왔다. 결함 발생의 구조를 설명하기 위하여 여러 가지 모델들이 제안되었지만, 아직까지 확실하게 정설로 인정된 것은 없다. 파셋 성장 모델(Faceted Growth Model)과 셀 성장 모델(Cellular Growth Model)은 응고 계면에서의 in-plane 온도 구배의 중요성을 강조하는 반면에 좀더 최근의 연구에서는 복사 가열 효과(Radiative Heating Effect)에 의하여 비평면 계면 형상이 형성된다고 주장하였다. 복사성 열원을 사용하여 재결정화된 실리콘 박막의 질을 결정하는데에 무엇이 중요한 역할을 하는지 알아내기 위하여, 두 개의 집속 거울을 사용함으로써 입력 파워 조건이 박막의 질에 미치는 효과를 조사하였다.
원하는 온도 분포로부터 파워 분포를 얻을 수 있는 간단한 방법이 제안되었다. 응고 계면에서의 온도 구배가 4℃/mm 이하이여야 한다는 조건을 만족시키기 위하여, piecewise-linear 온도 분포를 원하는 온도 분포로 선택하였다. 제안된 방법으로 얻은 파워 분포를 입력 열원으로 하여 엔탈피 방법을 써서 열방정식을 이차원적으로 풂으로써 계산한 실제 온도 분포는 애초에 우리가 원했던 목표 온도 분포와 매우 근사하게 일치하였다. 또한 온도 분포가 입력 파워 분포에서의 약간의 국부적인 변화에 둔감하여 집속 거울의 기계적 가공을 쉽게 할 수 있도록 입력 파워 분포를 수정할 수 있다는 것도 알았다.
하부 램프열 (Lower Lamp Array)로 부터의 입력 파워 조건(예열 온도)과 상부램프로부터의 입력 파워 조건(파워 분포 또는 in-plane 온도 구배, 파워 밀도, 주사 속도)이 재결정화된 실리콘 박막의 질에 미치는 영향을 조사하였다. 각 공정 변수와 재결정화된 실리콘 박막과의 관계를 실험적으로 관찰하였다. 복사성 열원을 사용할 때에는 복사 가열 효과가 전반적인 ZMR 공정의 거동을 관장하는 가장 중요한 요소이다. 응고 계면에서의 in-plane 온도 구배의 효과는 부차적이다.
반사도 변화 지배 영역(Reflectivity-Change Dominated Regime)에서는 응고 계면이 셀 형상을 갖는다. 방사도 변화 지배 영역(Emissivity-Change Dominated Rcgime)에서는 작은 파셋 형상의 계면이 생성되어, 간격이 촘촘하고 자주 갈라지는 아결정립계 (Subboundary) 패턴을 초래한다. 또한 방사도 변화 지배 영역에서는 기판 용융과 twin boundary 의 형성이 발생한다. 그러므로 양질의 박막을 얻기 위해서는 ZMR 공정을 항상 반사도 변화 지배 영역에서 수행해야 한다. 예열 온도가 1000℃ 근처 일 때 가장 좋은 결과를 얻었다. 반사도 변화 지배 영역에서는 응고 계면에서의 온도 구배가 낮을수록 더 넓은 셀 간격을 얻을 수 있다. 그러나 온도 구배가 너무 낮으면 용융대의 폭도 매우 넓어져 자주 갈라지는 아결정립계 패턴을 초래한다. 방사도 변화 지배 영역에서는 응고 계면에서의 온도 구배가 낮을수록 셀 간격이 약간 넓어지고 계면의 안정성이 향상되는 것 같다. 상부 램프의 파워는 용융대의 폭이 너무 넓지 않는 한 용융이 막 시작될 때의 파워 수준보다 충분히 높을 때에 가장 좋은 결과를 준다. 그리고, 일반적으로 주사 속도가 낮을수록 박막의 질이 좋다.
