Electronic packaging is the hardware structure used for the housing and interconnection of integrated circuits (ICs) that form electronic systems. Recently, microelectronic devices and systems have experienced rapid development. The interest, demand, and application of flexible, wearable, and foldable electronics using flexible substrates have also rapidly increased. Until now, in electronic materials, Pb-Sn solder has been used for the interconnection between chips and substrates. However, Pb-free soldering materials with Sn as the main element have been proposed in order to eliminate Pb, because of increased environmental concerns. Sn-based Pb-free solders, in which Sn reacts with the surface finishing or substrate pad materials and thereby forms intermetallic compounds (IMCs) at the joint from the interfacial reactions occurring between the solder and the substrate finish material during soldering, such as the reflow process. These interfacial reactions and IMCs can affect the reliability of the solder joints and the rapid growth of IMCs can cause degradation of the mechanical properties and reliability of the joints. Therefore, electronic packaging technology of the past focused on the physical protection of the chip or the electronic connection between chips, or between the chip and the substrate, whereas the packaging technology of today must address issues of the properties and reliability of the joints between the chip and the package substrate and those among multiple chips and packages. In this dissertation, new approaches are discussed to improve the interfacial characteristics and reliability of solder joints in electronic packaging using graphene and flexible substrate.
전자 패키징이란 집적회로 소자에서 전자 시스템까지 시스템을 보호하고 전기적 연결을 위한 하드웨어적 구조이다. 최근에 소형화된 전자 기기 및 시스템이 급속도로 발전하고 있다. 또한 유연 기판을 활용한 굽힘형, 부착형, 접힘형 전자기기에 대한 관심, 요구, 응용이 활발하게 증가하고 있다. 지금까지 전자 칩과 기판과의 연결을 위하여 납-주석 솔더 소재가 전자 패키징에서 광범위하게 사용되어 왔다. 그러나 환경에 대한 우려가 커지면서 납을 대체할 수 있는 주석을 기반으로 한 무연 솔더 소재들이 제안되었다. 주석을 기반으로 하는 무연 솔더들의 경우 리플로우와 같은 솔더링 접합 공정 중에 솔더 내의 주석이 기판의 표면처리 소재나 패드의 소재와 반응하여 금속간화합물을 형성하게 된다. 이러한 계면에서의 반응과 금속간화합물은 솔더 접합부의 신뢰성에 영향을 미칠 수 있고 과도한 금속간화합물의 성장은 접합부의 기계적 특성 및 신뢰성을 저하 시킬 수 있다. 따라서 전자 패키징 기술은 과거에 단순히 신호의 연결과 물리적 보호의 관점에서 벗어나 다양한 다수의 칩과 기판과의 접합부의 특성과 신뢰성까지 확보할 수 있는 해답을 제공해야 한다. 본 학위논문에서는 그래핀과 유연 기판을 이용하여 전자 패키징 솔더 접합부의 계면 특성과 신뢰성 향상을 위한 새로운 접근들을 다루고자 한다.
