Optical and IR spectra of DC (or RF) glow discharge-produced hydrogenated amorphous silicon (a-Si:H) films have been studied as a function of substrate temperature and annealing temperature.
The optical absorption coefficient, band gap, vibrational modes (stretching, wagging) and hydrogen content of a-Si:H films were determined.
Both the type of discharge and substrate temperature are observed to be important factors in determining the measured optical and IR properties of a-Si:H.
Optical band gap is about 1.85 eV and hydrogen content is about 20% (in atomic percent) for films produced at $T_s$=20℃. As the substrate temperature increases, optical absorption increases, therefore band gap decreases due to decrease overall hydrogen content.
The IR spectra show multiple features in the stretching vibrational spectrum which are interpreted in terms of two different configurations of a single H atom.
Finally, the integrated streching vibrational absorption sectra are used in estimating the H contents which are corelated with optical band gap.
DC, RF 글로우 방전으로 제작한 a-Si:H 박막에 대한 가시와 적외선 스펙트럼을 기판온도와 열처리 온도의 함수로 조사했다. 광흡수 계수, 광학적금지대, 진동모우드(stretching, wagging)와 결합수소의 양이 결정되었다.
글로우 방전의 종류와 20℃~300℃영역의 기판온도는 a-Si:H의 가시광 또는 적외선 성질에 중요한 요소가 됨을 알 수 있다.
20℃ 정도의 기판온도에서 만든 a-Si:H의 광학적 금지대는 1.8eV정도이며 결합수소의 양은 20%이다. 기판온도가 높아짐에 따라 Si H가 Si $H_2$보다 상대적으로 많아지며 전체 결합수소의 양은 감소되어 광흡수가 증가되고, 따라서 광학적 금지대가 작아진다.
적외선 스펙트럼에서 Si H와 Si $H_2$의 stretching 모우드에 의한 두 흡수대를 확인하였으며 이에 의하여 결정된 수소의 양은 광학적 금지대와 상호관련 지워졌다.
