In spite of the impressive intrinsic electronic properties, there are still many issues that have to be solved before graphene-based nanoelectronic devices can be realized. Particularly, contact resistance at the interface is a crucial property for nanoelectronic devices and understanding the profound effect of the graphene-metal contact on carrier transport is a major challenge. By adopting the combination of density functional theory (DFT) and non-equilibrium Green’s function (NEGF) calculations, we have systematically explored the charge transport properties of metal-graphene junctions. The contact-dominated effect caused by the metal-induced gap states for the short graphene channels decays exponentially with increasing channel length implying that the electron conduction nature is strongly dependent upon the channel length. This suggests that we not only need to consider contact resistance at the short-length limit but also at the long-length limit. Moreover, we have shown that metal-graphene contact resistance greatly depends on the type of metal. The electronic structure and electrostatics analysis show that the workfunction ordering of metals with respect to graphene determines the metal-dependent energy level alignments at the interface. With better understanding of the factors that influence contact resistance of metal-graphene interfaces realization of graphene-based nanoelectronic devices not too far away.
그래핀은 차세대 전자 소자의 전극, 채널을 구성할 재료로 주목 받고 있는 가장 대표적인 물질이다. 하지만 그래핀 기반 소자 응용에서 가장 중요한 핵심 고려 대상인 그래핀-금속 계면에서의 접촉 저항에 대한 이해도가 부족한 실정이며 이는 그래핀 기반 전자 소자의 개발 및 발전에 큰 장애물이 될 수 있다. 본 논문에서는, 밀도 범함수 이론과 비평형 그린함수 이론을 통해 그래핀-금속 접합계면에서의 전기적특성 및 전하수송특성을 면밀히 관찰하였다. 특히, 그래핀 채널 길이가 짧을 때 존재했던 metal-induced gap states가 채널 길이가 길어지면서 급격히 사라지며 전자의 전도성이 채널의 길이에 큰 영향을 받는다는 것을 확인하였고 긴 채널로부터 도출되는 접촉저항이 중요하다는 것을 강조하였다. 그리고 전자구조와 정전기학적인 분석을 통해 그래핀의 일함수와 금속의 일함수의 상대적인 위치가 계면에서의 에너지 정렬을 결정하며 여러 금속들이 그래핀과의 계면에서 갖게 되는 접촉저항 순서를 확인하였다. 이 결과들을 통해, 그래핀을 기반으로 한 소자에서의 계면 전하 주입 특성을 제어하는 방향과 방법에 대한 일반적인 통찰을 제공할 수 있을 것으로 기대한다.
