For high speed pulse modulation of a diode laser, a laser driver circuit has been made by using silicon bipolar transistors for electrical pulse generation and using Schottky diodes for multiplexing generated two streams of pulses.
Measured pulse width (FWHM) of optical pulses generated from the diode laser is about 100-200 psec, and its repetition rate is 1GHz. Computer simulation based on the rate-equation model of diode laser was also performed to be compared with experimental results.
