In recent years, flexible electronics have attracted a good deal of great attention since it could be applicable wide range applications in display, medical devices, memory, sensors, and other areas. In particular, conventional CMOS-technology-based inorganic semiconductor devices have more advantageous in comparison with the 2D or organic base electronics such as high carrier mobility and excellent stability.
Nano-/microstructures of inorganic semiconductor materials have the ability to mechanical flexibility.
In this thesis, a simple and cost effective transfer method for flexible FDSOI MOSFET devices was demonstrated by wafer thinning technique through wafer grinding and wet chemical process using tetramethylammonium hydroxide(TMAH) solution cooperating with the transfer process onto polyimide tape. Fabricated flexible FDSOI MOSFETs have sub-threshold swing of 64 mV/dec, max. transconductance of $20.6 \mu A/V$ and on-off ratio higher than $10^{7}$. Fabricated device performance is superior to that of device with organic or 2D materials. In addition, the wafer thinning and transferring steps was confirmed that no severe change in the transistor operation.
To further study the implications of the bending stress on the electrical characteristics, we have analyzed bending stability by two categories: (1) device performance analysis according to the bending radius ($R_B$) and (2) device performance analysis according to the multiple bending cycles. Bending test were performed with the attaching the flexible devices onto the semi-cylinders and cylinders with bending radius ($R_B$) of 15 mm down to 5mm and bending cycles 1 up to 1000. The bending analysis was also performed in 2 different bending directions: (1) according to the perpendicular to current flow and (2) according to the parallel to current flow. Consequently, electrical characteristics show more degradation at compressive strain rather than tensile, perpendicular to current flow rather than parallel and $Al_2O_3$ gate dielectric rather than $SiO_2$.
최근 스마트폰와 웨어러블 디바이스의 발전과 더불어 유연 전자소자(flexible electronics)에 대한 관심과 그 수요가 급격히 증가하고 있다. 미래의 전자기기는 더 이상 고정된 형태의 모습을 가지지 않고 어떤 물체나 공간에 제약이 없는 형태로 발전될 것으로 예상된다. 그를 위해서 전자기기는 더욱 고성능이면서도 가볍고, 플렉시블한 방향으로 발전되어야 할 것이다.
많은 연구 그룹들에 의해서 organic 이나 2D 재료를 응용하여 유연 전자소자를 구현하는 접근을 하고 있지만 낮은 on/off ratio, mobility, 대면적 성장의 어려움, 취약한 내구성, integration process의 한계 등 해결해야 할 과제가 많은 연구 분야이다.
이러한 한계극복을 위해 최근 단결정 실리콘을 응용한 유연 전자소자에 관한 연구가 매우 활발히 진행되고 있다. 단결정 물질의 경우 쉽게 깨지기 쉽지만, 그 두께가 마이크로 혹은 나노 스케일로 줄게 되면 높은 유연성 확보를 할 수 있게 된다. 따라서 전기적 특성이 좋고 기존의 반도체 생산 인프라를 그대로 활용할 수 있는 단결정 실리콘은 유연 전자소자에 적용가능 한 우수한 재료이다.
본 학위 논문은 전기적 성능이 우수한 단결정 실리콘을 응용하여 보다 간단하고 저비용 전사공정을 통해 플렉시블 FDSOI MOSFET을 구현하였다. 제작된 플렉시블 FDSOI MOSFET은 subthreshold swing of 64 mV/dec, max. transconductance of $20.6 \mu A/V$, $10^{7}$ 이상의 on-off ratio 값을 보였다. 더욱이, wafer thinning과 전사공정 단계에서 플렉시블 FDSOI MOSFET의 성능 변화는 보이지 않았다. 벤딩 스트레스에 의한 플렉시블 FDSOI MOSFET의 전기적 특성 변화 분석을 위해 (1) bending radius ($R_B$) 와 (2) bending cycle 의 두 가지 스트레스로 분류하여 측정 진행하였다. 벤딩 테스트는 bending radius ($R_B$) 가 15 mm 에서 5mm까지, bending cycle이 1회에서 1000회 까지 반원통에 플렉시블 FDSOI MOSFET을 붙였다 떼면서 측정진행 되었다. 또한, 벤딩 테스트 진행시 bending radius ($R_B$) 와 cycle 각각에 대해서 전류방향에 수평, 수직으로 나누어 진행 하였다. 결과적으로 플렉시블 FDSOI MOSFET의 전기적 특성이 tensile strain 보다는 compressive strain에서, 전류방향에 수평보다는 수직방향에서, $SiO_2$ gate dielectric보다는 $Al_2O_3$ 가 더 큰 전기적 특성 열화 현상을 보였다.
