The trend of x-ray image sensor has been evolved from an amorphous silicon sensor to a crystal silicon sensor. A crystal silicon x-ray sensor, meaning an x-ray CIS (CMOS Im-age Sensor), is consisted of three transistors, i.e., a Reset Transistor, a Source Follower and a Select Transistor, and a photodiode. They are highly sensitive to radiation exposure and this is proven by dramatically decrease quality of imaging device in response to increase in frequency of exposure to radiation. The most well-known effects of an x-ray CIS due to the radiation damage are increments in the reset voltage and dark current. These effects leads the image quality degradation. To overcome these problems, many sensor recovery meth-ods were studied. The annealing is the best method among any other method. For the as-sembled sensor, the heat annealing is most suitable. In this study, a pixel array of an x-ray CIS were made from 20 x 20 pixels and this pixel array was exposed to a high radiation dose. We also simulated the radiation effects of the pixel by MCNP (Monte Carlo N-Particle transfer code) simulation. From the irradiated pixel data and simulation data, we can determine the radiation damage of pixels. To recover the pixel performance, we an-nealed the irradiated sensor at high temperature.
엑스선 영상 장치는 비정질 실리콘 센서보다 정질 실리콘 센서의 개발이 활발히 이루어지고 있다. 정질 실리콘 센서는 CMOS Image Sensor(CIS)로 리셋, 소스팔로워, 셀렉트 트랜지스터와 1개의 포토다이오드로 이루어져 있다. 트랜지스터와 포토다이오드는 방사선 노출에 매우 민감하다. 따라서 방사선 노출 빈도가 상승하게 되면, 이미지의 품질이 현저하게 감소하게 된다. 방사선 결함으로 인하여 CIS에 발생하는 현상은 리셋 전압의 증가와 암흑상태 전류의 증가로 알려져 있다. 따라서 이러한 결함을 회복하고자 많은 소자 회복 연구가 진행이 되었다. 회복 방법 중 가장 각광받는 방법은 열을 통한 어널링이고, 특히 조립이 완료되어있는 센서의 경우 열 어널링을 통한 회복이 가장 이상적이다. 본 연구에서는 20x20 픽셀로 이루어진 CIS를 고준위 방사선에 노출시키고 MCNP를 통해 동일한 노출환경에서 시뮬레이션을 진행하였다. 실제 조사실험을 통해 얻은 픽셀 출력과 시뮬레이션을 통해 얻은 픽셀의 방사선 에너지 축적을 통해 픽셀의 결함의 원인을 규명하였다. 또한 픽셀의 동작 성능의 회복을 위해 고온 어널링을 진행하였다.
