The formation of a denuded zone which is a defect-free region denuded of crystal defects and metallic impurities is studied.
Experimentally observed results are compared with the results calculated by a simulation program. In calculating the depth of the denuded zone, a new criterion of $P = \frac{1}{2} P_{bulk}$ is proposed, which renders the experimental and simulation results agree with each other.
The effects of internal gettering on device performances are also investigated in terms of the gate oxide rupture voltage, p-n diode reverse leakage current, etc. It has been proven that internal gettering improves device performances considerably.
실리콘 웨이퍼 내에 결정의 결함이나 금속 불순물등이 제거된 무결함 영역 (denuded zone) 을 형성시키는 것에 관하여 연구하였다.
실험적으로 관찰한 결과와 컴퓨터 프로그램을 이용하여 계산한 결과를 서로 비교하였다. 무결함 영역의 깊이를 계산하는데 있어서는 $P = \frac{1}{2} P_{bulk}$ 의 새로운 기준이 제안 되었는데, 이 새로운 기준을 이용하여 계산된 결과가 실험 결과와 잘 일치하였다.
또한 인터널 게터링이 게이트 산화막의 절연 파괴 전압, p-n 다이오우드의 누설 전류 등과 같은 소자의 동작 특성에 미치는 영향을 조사하였다. 그결과 인터널 게터링이 소자의 동작 특성을 상당히 개선시키는 것을 확인할 수 있었다.
