Capacitors with sub-10nm thick oxidized nitride layers formed by wet oxidation of 8nm thick silicon nitride films which were deposited on polysilicon substrate were prepared, and their capacitance, current-voltage characteristics, and time-dependent dielectric breakdown(TDDB) have been investigated as a function of wet oxidation time. Effects of wet oxidation time on the electrical properties of silicon nitride film itself have been also investigated with oxidized nitride film by removing top oxide of the oxide/nitride composite film.
The microstructure and electrical properties of polysilicon film which was used for both capacitor storage node and plate were also investigated with varying the deposition temperature at 625℃ and 560℃, and the As doping concentration from $1\times10^{17}$ to $5 \times10^{20}/cm^3$ to find better substrate for the deposition of the ultra thin silicon nitride films.
The polysilicon films on silicon wafers with 100nm thick thermal oxide, which were prepared by depositing silicon in amorphous state by LPCVD and annealing at 900℃ for 30min after As-doping by implantation with concentration of more than $2\times 10^{20}/cm^2$, have smooth surface morphology and low electrical resistivity and are suited for substrate to deposit the ultra thin silicon nitride as well as to serve as a storage electrode.
The microstructure of polysilicon deposited at $625℃ and annealed at $900℃ have 200 to 300 Å grain size with columnar structure but that of polysilicon deposited at 560℃ and annealed have more than 1000 Å grain size with several hundreds angstrom grain.
In the same As doping concentration, the conductivity and Hall mobility of polysilicon which were deposited in amorphous state were found to be higher than that of polysilicon deposited in polycrystalline state due to the large grain size. The grain boundary potential barrier height of electrical conduction decreased from 0.063 to 0.001 eV with increasing doping concentration from $5\times10^{18}$ to $2.5\times10^{20}/cm^3$.
As increasing in oxidation time, the composition of silicon nitride was found to be changed to oxynitride ($SiO_xN_y$), but the dielectric constant of oxynitride film was nearly constant value of 6.0 until 54min oxidation time.
The capacitance of the capacitors with oxide/nitride composite layer decreases sharply but breakdown field increase with the increase in thickness of top oxide layer which impede hole injection from the top polysilicon under the positive bias condition. For the capacitors with silicon nitride layer created by removing the top oxide of the silicon nitride which were oxidized at 900℃ in wet ambient for more than 35min, however, the values of both the capacitance and the breakdown field are higher than those of capacitors with silicon nitride layer due to the reduction of thickness and weak spots.
It is shown that the intrinsic TDDB characteristics of nitride film formed by removing the top oxide was improved and early breakdown failure rate of nitride film was decreased with increasing oxidation time.
$SiH_4$gas로 LPCVD 방법으로 625℃와 560℃에서 silicon을 증착시킨 시편에 As implantation 농도를 $2.5\times10^{13}\sim1\times10^{16}/cm^2$로 변화시킨 시편의 미세구조와 전기적 특성을 측정한 결과를 다음과 같이 요약할 수 있겠다.
열처리 전?후의 polysilicon surface morphology는 deposition 온도에 의하여 결정되며 560℃에서 증착한 silicon은 625℃에서 증착한 silicon에 비해 표면상태가 매우 smooth 하였으며 As을 $2\times10^{20}/cm^3$로 doping한 시편의 sheet resistance 값은 130$\Omega/\Box$ 정도로 thin film capacitor의 substrate로 사용하기에 적합하였다. 또한 560℃에서 증착한 silicon은 amorphous 상태이며 625℃에서 증착한 silicon은 (220) texture를 갖는 polycrystalline 상태였다. 이러한 시편에 As를 implantation한 후 900℃ 30분간 $N_2$ 분위기에서 열처리하면 각각 {111} 및 {111}, {220} texture를 갖는 polysilicon으로 되었다.
900℃ 열처리후 grain size는 625℃에서 증착한 시편은 $200\sim300Å$ 정도였으며 560℃에서 증착한 시편은 $1000\sim1500Å$ 정도로 큰 grain과 수백 Å 정도의 작은 grain이 함께 관찰되었다. 625℃에서 증착한 시편은 560℃에서 증착한 시편에 비해 심한 columnar 구조를 하고 있었다. 또한 As doping 농도가 증가함에 따라 열처리 후의 grain size는 증가하였다.
같은 doping 농도의 경우 560℃에서 증착한 시편이 625℃에서 증착한 시편에 비해 grain size가 커서 비저항 값은 낮았으며 carrier concentration 및 Hall mobility 값은 크게 나타났다. 또한 grain boundary의 potential barrier height ($E_b$)는 doping 농도가 $5\times10^{18}/cm^3$에서 $2.5\times10^{20}/cm^3$로 증가함에따라 0.063eV에서 0.001eV로 감소 하였으며 같은 doping 농도에서는 polysilicon deposition 온도에는 큰 차이가 없었다.
Nitride film을 wet oxidation 한 후의 성분 분석 결과와 oxide/nitride composite film과 oxide를 etch 한 후 제작한 nitride film만의 capacitor의 전기적 특성을 측정한 결과로부터 다음과 같이 요약하였다.
Nitride film을 900℃에서 7.5$\sim$150분간 wet oxidation하면 nitride film 위에 성장하는 oxide의 growth rate는 diffusion controlled mechanism이 지배적이었으며 Auger 성분분석 결과 wet oxidation 시간이 진행됨에 따라 nitride film의 표면층으로부터 nitride 조성이 산소가 많이 함유된 $SiO_xN_y$로 변하였고 nitride 위에 oxide 두께가 증가하는 것을 확인할 수 있었다.
Oxide/nitride composite film의 capacitance 값과 dielectric constant 값은 oxidation 시간이 증가함에 따라 oxide 두께가 증가하여 감소하였으나 breakdown field 값은 증가하였다. 또한 top oxide를 etching한 후 제작한 oxynitride film의 capacitance 값은 oxidation 초기에는 dielectric constant 값이 감소하여 감소하나 시간이 증가함에 따라 두께감소로 인하여 증가하였으며 breakdown field도 pin hole 및 microcrack 등과 같은 latent defect의 감소로 인하여 증가하였다.
본 실험에서 제작한 8 nm 두께의 nitride film을 54분까지 wet oxidation한 oxide/ nitride composite film은 Poole-Frenkel conduction에 의하여 흐르며 top oxide 쪽에 positive field가 인가되면 hole injection이 억제되어 breakdown field가 현저하게 증가되었으며 constant voltage stress를 인가한 후 측정한 I-V 특성으로부터 oxide/nitride composite film은 oxide/nitride interface에 trap된 space charge에 의하여 current가 흐른다. 그러나 nitride 만의 film은 charge trap이 거의 없었으며 stress 전후의 I-V 특성이 거의 변하지 않았다. Oxidation 시간이 증가함에 따라 nitride film에 존재할 수 있는 공정상의 latent defect의 감소로 oxide/nitride composite film과 nitride film의 dielectric integrity가 향상되었으며 intrinsic TDDB 특성도 향상되었다.
