Motivated by the necessities of selective processing techniques in integrated optoelectronics, selective liquid phase epitaxy of GaAlAs/GaAs material system has been studied and its applications to the integrated optoelectronic devices have been pursued.
By the enhanced lateral diffusion into the window regions from the surrounding masked area, surface kinetics limited growth is predominant in the low-index crystallographic planes while the diffusion-limited growth is still dominant for the high-index planes and the large area windows.
From the morphology analysis by the newly proposed modified Wulff's construction it is shown that the growth forms evolve from the initial forms, which are determined by the corresponding window shapes, to the limiting forms which are determined by the growth rate anisotropy of the material irrespective of the window shapes. Before the growth forms reach to the limiting forms, they are determined by both the window shapes and the growth rate anisotropy. Therefore the transient growth forms can be controlled by the window shapes. The concept is very useful for device applications. For the device applications, some process and design considerations are presented based on the experimental and theoretical results of the growth kinetics, growth forms and some process details. Both diffusion-limited growth and surface kinetics limited growth have proved to be useful for the device applications. As such examples, integrated optical taper structure have been fabricated using the thickness controllabilities of the diffusion-limited growth while 45 degree mirror bent-waveguide structures using as-grown facets take advantages of the facet growths in the surface kinetics limited growth.
Using the bent-waveguide structures, new integrated diode lasers are proposed and their static operation characteristics have been analyzed using the scattering matrix and the rate equation formulations. It is theoretically predicated that the bent-waveguide lasers have improved longitudinal mode selectivities and stabilities and they should be useful for integrated optoelectronics. Also shown is that the nonlinear gain deteriorates the longitudinal mode selectivities and stabilities for the inhomogeneously broadend diode lasers.
광전집적회로의 제작에서 독립적인 최적화를 위해 선택적인 공정기법이 필요하다는 인식하에서, GaAlAs/GaAs 화합물 반도체의 선택적 액상에피택시의 성장기구 및 그의 광전집적소자에의 응용에 대하여 연구하였다.
에피층이 길러질 창부분의 주위에 있는 가려진 영역으로부터의 횡방향 확산에의한 물질전달의 증가에 의해, 보통의 액상에피택시에서와는 달리 표면반응에 의해 제한되는 에피층성장이 저지수 결정면에서 뚜렷이 나타났다. 고지수 결정면과 넓은 창에서는 이러한 물질전달의 증대에도 불구하고 확산제한 성장 (diffusion-limited growth)이 주요 성장기구이다.
성장된 에피층의 형태를 해석하기 위해 변형된 Wulff 도법을 제안하였으며, 이 방법으로부터 다음과 같은 사실을 보였다. 즉 창의 모습을 닮은 초기의 성장형은, 성장이 계속됨에 따라 점차적으로 결정면에 따른 성장속도의 이방성과 에피층이 길러지는 창의 형태 모두에 의해 결정되는 과도성장형을 거쳐서, 완전히 성장속도의 이방성에 의해서만 결정되는 최종성장형으로 바뀌어 간다. 그러므로 과도성장형은 창의 모양을 바꿈으로써 원하는 형태로 만들 수 있으며, 이러한 사실은 소자응용에 매우 중요한 틀을 만들어 준다.
성장기구, 성장형태 및 에피택시 공정 세부에 관한 이론적, 실험적 연구결과에 기초하여 소자제작시에 고려해야 할 사항들을 제시하였다. 확산제한성장과 표면반응제한성장 (surface kinetics limited growth) 모두가 광전집적소자의 제작에 유용함을 입증하였다. 그 예로서 확산율속성장에서의 에피층 두께조절능력을 이용한 광집적형 테이퍼구조와, 표면반응제한성장에서의 저지수 결정면들을 이용한 45도 거울을 갖는 방향전환용의 도파로가 제작되었다.
45도 거울면 도파로를 이용한 집적형 다이오드레이저 구조를 제안하고 비율방정식(rate equation)과 산란행렬(scattering matrix)을 이용하여 해석하였으며, 그 결과 이 형태의 다이오드레이저는 내부반사에 의한 간섭효과에 의해 향상된 종모드 선택성과 안정성을 가짐을 알아냈으며, 따라서 광전집적 소자로서 유용함을 보였다. 또 내부 광자밀도가 높아짐에 따라 여기이득(stimulating gain)이 줄어드는 비선형 이득을 보이는 다이오드 레이저는 선형이득의 레이저에 비해 종모드 선택성 및 안정성이 나빠짐을 보였다.
