Directed self-assembly (DSA) of block copolymers (BCPs) has been suggested as one of the promising nanofabrication solutions for resolving the resolution limit of optical lithography. However, further improvement of pattern quality such as line edge roughness and manufacturability remains as a critical challenge. Although the use of BCPs with a large Flory-Huggins interaction parameter (χ) was suggested as a potential solution, practical self-assembly route has not been developed yet due to their extremely slow self-assembly kinetics which brings about low throughput compared to low-χ BCPs. In this study, we report that warm solvent annealing (WSA) under controlled environment can markedly improve both self-assembly kinetics and pattern quality compared to a room-temperature process and can eliminate the undesirable trade-off between pattern quality and self-assembly speed occurring for conventional solvent vapor annealing. As a result, we demonstrate the formation of well-defined 13-nm-wide self-assembly patterns (3σ line edge roughness of ~ 2.5 nm) in treatment times of 30 s (for 360-nm-wide templates). We also provide self-consistent field theory (SCFT) simulation results to elucidate the mechanism of pattern quality improvement by WSA. This method will provide a new opportunity for high-χ BCPs self-assembly.
블록공중합체의 자기조립은 광학리소그래피의 레졸루션의 한계에 대처할 수 있는 하나의 대안으로 제시되어왔다. 실제 공정에 적용되기 위해서는 높은 레졸루션의 구현과 더불어 패턴의 모서리 거칠기의 향상이 필요한데 이를 해결하기 위해 높은 카이값을 갖는 블록공중합체가 이러한 문제점을 해결할 수 있는 대안으로 주목받고 있다. 높은 카이값을 갖는 블록공중합체의 경우 패턴을 형성하는데 있어 속도가 매우 느리기 때문에 생산성 측면에서 불리한 측면을 가지고 있다. 이에 이번 연구에서는 가열식 용매 공정을 통하여 패턴의 형성속도를 향상시키고 더불어 패턴의 모서리 거칠기까지 모두 개선하는 공정을 제시하였다. 결과적으로 13 nm 패턴의 형성을 하는데 있어 30초 이내, 패턴의 모서리 거칠기는 2.5 nm 이하로 낮추는 결과를 얻을 수 있었다. 또한 장이론을 통하여 패턴의 모서리 거칠기가 향상되는 원인을 이론적으로 분석하였다. 이러한 방법은 높은 카이값을 갖는 블록공중합체의 자기조립에 새로운 대안이 될 것으로 예상된다.
