Since the last decade, one-dimensional nanostructures such as nanowires, nanotubes, and nanobelts have been investigated for sensor applications. Silicon nanowire based sensors have been developed by many groups and it was found that pristine silicon nanowires have sensitivities to some chemicals (pH and NO2 gas) but low selectivities. However, surface modification of silicon nanowires have shown to enhance both the sensitivities and selectivities to the bio molecules (DNA, protein, virus and etc.) or chemicals (hydrogen and ozone).
In this thesis, two novel methods for selective surface modification of silicon nanowires are proposed. One method for selective surface modification of silicon nanowires is based on the selective and localized PMMA thermal decomposition by using Joule heating of silicon nanowire, metal layer deposition, and lift-off process. Another method is based on the direct hydrothermal synthesis of metal nanoparticles selectively and locally on silicon nanowires by using Joule heating of silicon nanowires. According to simulation results, it was observed that silicon nanowires could be locally heated with high temperature (Tmax=363 K by applying electrical bias of 30 V across 4 um long silicon nanowire in air environment) by Joule heating of the nanowires. Feasibility of the developed methods for selective surface modification was confirmed by decoration of palladium (Pd) nanoparticles on silicon nanowires. The silicon nanowires decorated with Pd nanoparticles were used as hydrogen sensors. The sensor showed sensitivity of ΔR/R0=70% and response time of τ10-90%=750 seconds to 0.5% of hydrogen gas. Also, it was found that the self-heating of the silicon nanowires can enhance the response time. (38.3 times faster than without self-heating) In addition, multiplexed silicon nanowire array decorated with different metal nanoparticles (Au and Pd) was fabricated by a repeated process of PMMA decomposition, metal layer deposition, and lift-off process for Au and Pd nanoparticle coating. The concept of multiplexed nanowire sensor array was verified by using selective surface modification with multiple nanoparticles.
지난 십 년간 나노와이어, 나노튜브, 나노벨트와 같은 일 차원 나노구조물들은 센서 응용을 위하여 연구 되어 왔다. 이 중 실리콘 나노와이어 기반의 센서는 많은 연구 그룹에서 개발 되고 있다. 실리콘 나노와이어 자체는 몇몇 화학물질 (수소 이온 지수, 이산화질소 기체) 에 센서 특성을 보이지만 낮은 민감도를 갖는 것으로 확인 되었다. 그러나 실리콘 나노와이어를 표면 개질 해줌으로써 생체 분자 (DNA, 단백질, 바이러스 등) 또는 화학물질 (수소, 오존) 에 민감도와 선택성 모두가 향상 되는 것으로 확인되었다.
이 논문에서는 두 가지 새로운 실리콘 나노와이어의 선택적 표면 개질 방법을 제안한다. 실리콘 나노와이어의 줄 가열을 이용하여 PMMA를 선택적으로 국부적인 영역에서 열 분해시키고 금속 증착과 lift-off 공정을 통하여 실리콘 나노와이어를 선택적으로 표면 개질 하였다. 다른 방법으로는 실리콘 나노와이어의 줄 가열을 이용하여 열수화학 반응을 일으켜 나노와이어 표면에 나노입자가 직접 합성되도록 하여 실리콘 나노와이어를 선택적으로 표면 개질 하였다. 시뮬레이션 결과를 통하여 실리콘 나노와이어 줄 가열은 국부적으로 열을 생성하며 높은 온도 (공기 중에서 4um 나노와이어에 30V를 가했을 때 최대 온도 363 K) 를 생성함을 확인하였다. 실리콘 나노와이어에 팔라듐 나노입자를 데코레이션 해줌으로써 선택적인 표면 개질이 가능함을 확인하였다. 팔라듐 나노입자로 데코레이션 된 실리콘 나노와이어를 수소 센서로 응용해 보았다. 이 센서는 0.5% 수소 농도에 대하여 70%의 민감도와 750초의 반응 시간을 보였다. 또한 실리콘 나노와이어의 자가 열 발생을 이용하여 센서 반응 시간을 줄일 수 있음을 확인하였다 (실리콘 나노와이어 자가 열 발생 시 38.3배 빠른 반응을 보임). 또한 PMMA 분해와 금속 증착 및 lift-off 공정을 반복 해줌으로써 서로 다른 금속 (금, 팔라듐) 으로 데코레이션 된 다중 실리콘 나노와이어 배열 제작하였다. 선택적 표면 개질 방법을 이용하여 제작된 다중 실리콘 나노와이어 배열은 다중 센서 배열로 사용될 수 있음을 확인하였다.
