Block copolymer (BCP) self-assembly, which is driven by the microphase-separation of two mutually incompatible blocks, is garnering increasingly wide attention as a solution for future nanofabrication due to its excellent resolution, manufacturability, and cost-effectiveness. The self-assembly of a BCP can create sub-20 nm periodic patterns with diverse geometries such as dots, lines, holes, and rings, furthermore the self-assembled patterns can be easily transferred into different functional materials. However, the BCP self-assembly still has remaining challenges to be solved, for example, long annealing time, restricted morpholo-gies, and a narrow range of applications, thus limiting the extent of its utility. Therefore, the solutions for last-ing challenges in the BCP self-assembly were presented in this thesis, extending to the route for widespread coverage of BCP self-assembly.
To generate well-registered patterns within guiding templates by accelerating chain movements, ther-mal annealing or solvent annealing is typically used. Thermal annealing increases the temperature of BCPs over their glass transition temperatures, and is widely employed due to simplicities in processing for BCP with low Flory-Huggins interaction parameter (χ). For high-χ BCPs, solvent annealing, which can provide better chain flexibility compared to thermal annealing, has been more commonly used, with the aim of realizing good ordering of BCP microdomains. However, the self-assembled pattern generation takes a few to tens of hours, thus detrimentally affecting the throughput of directed self-assembly (DSA). Hence, a systematic study on the effects of simple low-temperature thermal assistance for solvent vapor treatment on BCPs with a large χ parameter was conducted, leading to well-ordered sub-10 nm half-pitch patterns were obtained via short annealing for 1 minute. Furthermore, it is investigated that the solvothermal annealing process is widely effective for realizing various morphologies of BCPs, such as spheres, cylinders, and perforated lamellae.
As one application of BCP self-assembly, methodology for direct formation of ordered memristor nanostructures on metal and graphene electrodes was studied. Optimized surface functionalization provides stacking structures of Si-containing block copolymer thin films to generate uniform memristor device struc-tures. Both the silicon oxide film and nanodot memristors, which were formed by the plasma oxidation of the self-assembled block copolymer thin films, presented unipolar switching behaviors with appropriate set and reset voltages for resistive memory applications. This approach is useful and clearly distinguished from previ-ous methods in that it realizes the direct formation of aligned memory elements with a very high density (~0.5 terabits per square inches) without using high-cost lithography techniques or pattern-transfer methods.
As another application of BCP self-assembly, performance enhancement of phase change memory (PCM) device can be achieved by incorporating simple steps based on a BCP self-assembly process. The self-assembled PS-PDMS microdomains can easily be converted into thermally stable and insulating SiOx nanostructures after CF4 etching, followed by O2 plasma treatment. By locating the nanostructures at the interface between the phase change material (GST) and the heater electrode (TiN), the switching power of PCM devices can be effectively reduced by 20-fold. Simulation results support that the switching volume of the phase change material can be reduced without requiring expensive advanced nanolithography.
In general, pure diblock copolymers (di-BCPs) present restricted sets of thin film morphologies, thus limiting the extent of their applicability. However, precise control of the solvent vapor composition can effec-tively promote the formation of new, uniformly microphase-separated thin film morphologies of A-B/B-C di-BCP blends without H-bond linkages, leading to the diversification of the available geometries of self-assembled patterns. The length scale of a perforated lamellar morphology formed by an A-B BCP can be precisely controlled by optimized solvent vapor treatment for perfect one-to-one accommodation of spherical morphology formed by the addition of a B-C BCP. This methodology can significantly extend the geometrical span of self-assembled patterns and demonstrate binary superlattice nanostructures of dots-in-pores, rings, dots-in-honeycomb, and rings-in-pores. Furthermore, the patterns can also be exploited as useful templates for making functional nanostructures of GST nanoring, showing very low switching current of 2 μA, which is close to the lowest programming current ever reported for nanostructures.
본 학위 논문은, 블록공중합체 자기조립에서의 단점을 개선하는 새로운 공정, 현상 그리고, 응용분야에 관한 연구 내용을 주로 다루었다. 지난 수십 년간 지속적으로 성장해 온 반도체 산업의 발전은 광리소그래피의 성장이라고 할 만큼, 반도체 역사를 가장 잘 대변해 준다. 하지만, 광리소그래피의 분해능이 한계에 이르게 되면서, 차세대 리소그래피에 대한 다양한 연구가 진행되고 있고, 리소그래피 대안 중 하나로서 블록공중합체 자기조립공정이 유력한 후보로 손꼽힌다. 블록공중합체 자기조립을 이용하면, 저렴한 공정비용으로 수십 나노의 패턴정렬은 물론, 10 nm 이하의 미세패턴 형성이 가능하다. 그럼에도 불구하고, 이러한 블록공합체 자기조립 공정에는 여러 가지 단점이 지적되고 있고, 해결되지 않은 문제점들이 존재한다. 본 연구에서는, 블록공중합체 자기조립 공정을 개선하고, 새로운 구조물을 발견하고자 하였으며, 이를 통하여 새로운 원리와 이론을 탐구하고자 하였다. 또한, 자기조립 공정을 통하여 얻어진 나노구조물을 소자에 다양한 방식으로 응용하고자 하였다.
우선, 자기조립된 블록공중합체 정렬시키기 위한 어닐링 시간을 단축시키는 연구를 진행하였다. 블록공중합체의 자기조립을 유도하기 위하여 주로 이용되는 방법에는 열적 어닐링 (thermal an-nealing)과 용매 어닐링 (solvent annealing)이 있다. 이러한 방법을 이용하여 완벽한 정렬패턴을 구현하기 위해서는, 수 시간의 어닐링 시간이 필요하기 때문에 생산성이 떨어지고, 높은 생산성을 요구하는 반도체 분야에서 리소그래피를 대체하기 힘이 든다. 그래서, 높은 정렬속도를 유도하기 위하여, 열보조 용매 어닐링을 도입하였고, 라인, 닷, 홀 등의 다양한 패턴을 수십 분으로 단축시킬 수 있었다. 특히, 카이 (Flory-Huggins interaction parameter: χ)가 큰 블록공중합체의 경우, 체인의 낮은 이동도 (Low inter-diffusivity)를 갖기 때문에 정렬속도가 수-수십 시간으로 매우 느리다. 하지만, 열 에너지를 통하여 고분자를 빠른 속도로 팽창시킬 수 있게 되고, 이러한 열보조 용매 어닐링을 통하여 10 nm 이하의 초미세 라인패턴을 1분 이내에 정렬시킬 수 있었다. 이는 후속 진행되는 대부분의 연구에 적용되는 것으로서, 시간을 줄여주는 데 도움이 되는 원천 기술의 확보라는 점에서 큰 의의가 있다.
두 번째, 자기조립된 블록공중합체 PS-PDMS를 저항메모리 액티브레이어로 활용하는 연구를 진행하였다. 자기조립된 블록공중합체 구조물을 정밀하게 제어하기 위해서는 기판의 표면제어가 매우 중요한데, 이는 전자현미경 전자현미경을 통하여 표면개질에 따른 모폴로지를 분석할 수 있었다. PS-PDMS는 Si을 포함하고 있기 때문에 O2플라즈마 처리를 통하여 SiOx가 되고, 자기조립된 10-20 nm크기의 닷과 약 10 nm두께를 갖는 박막은 unipolar 저항메모리 특성을 갖는다는 사실을 발견하였다. 이는 리소그래피 공정을 진행하지 않고서도 그 자체가 저항메모리 특성을 가질 수 있기 때문에, 인치당 수백 기가비트(Gb)의 고밀도의 메모리 셀을 만들 수 있는 기술로서 또 다른 측면에서 블록공중합체 자기조립공정이 차세대메모리로의 응용 가능함을 보여준다.
세 번째, 자기조립된 블록공중합체 PS-PDMS는 O2플라즈마 처리를 통한 후 열적 안정성을 갖는 절연체 SiOx가 되는데, 이러한 SiOx 나노구조물을 상변화메모리의 소모전력을 줄이는데 응용하는 연구를 진행하였다. 상변화물질인 Ge2Sb2Te5 (GST)와 고저항 히터 TiN의 계면에, 자기조립된 다양한 SiOx 나노구조물을 형성시키면, GST와 TiN 사이의 전기적 통로가 줄어들게 되어 동작전류와 함께 전력이 감소한다. SiOx가 컨택면적을 차지하는 정도 즉, Fill Factor의 크기를 제어하면서 소모적력을, 일반적인 메모리 셀 대비 최대 20분의1까지 줄일 수 있다. 이는 SiOx가 컨택면적을 줄임으로써, 상변화영역의 부피를 줄였기 때문임을 전산모사를 통하여 확인할 수 있었다.
마지막으로, 두 블록으로 구성된 다이블록공중합체(Di-block copolymer) 두 종류를 혼합(블렌드)한 후 자기조립을 진행하여 미세상분리를 유도한 연구로서, 새로운 모폴로지를 얻어내고 또한, 이를 메모리 소자의 마스크로 응용하는 연구를 진행하였다. 일반적으로 알려진 사실은, 서로 다른 두 가지의 다블록공중합체를 혼합하여 어닐링을 진행할 경우, 미세상분리가 일어나지 않는다. 하지만, 혼합된 두 가지의 유기용매를 이용하면, 어떠한 특정 공정 범위 내에서 미세 상분리가 일어나게 되고, 새로운 구조물인 홀 속에 닷이 일정하게 형성됨을 발견하였다. 이 모폴로지를 이용하여, 역상인 링 형태의 메탈 나노구조물 형성이 가능하고, 에칭 마스크로 이용하여 상변화메모리에 응용하여 소자의 특성 또한 확인할 수 있었다. 뿐만 아니라, PDMS-PS 와 PS-PFS의 블렌드와 함께 다른 블록공중합체 PDMS-PS와 PS-P2VP에서도 동일한 미세상분리가 가능함을 확인하였으며, 이는 블록공중합체 자기조립현상 있어서 어렵다고 여겨진 것으로서, 기존의 학문적인 틀을 깬 연구결과라 할 수 있다.
본 학위 논문은 다른 각도로 블록공중합체 자기조립 공정을 해석하고자 하였으며, 새로운 응용분야를 발견하고자 하였다. 이는 새로운 블록공중합체 자기조립 현상을 이해하고, 또 다른 응용분야를 발견하는데 도움을 줄 것으로 여겨진다.
