Graphene, a monolayer of sp2 bonded carbon atoms, is one of the most promising materials for next generation electronic devices because of its intriguing physical and electrical properties. To realize graphene based electronics, it must be needed developments of production of graphene. Recently, graphene film grown by chemical vapor deposition (CVD) method is promising for industrial fields because of its relatively high quality and large area in comparison to synthetic graphene by other methods. However, a number of issues need to be solved to commercialize the CVD technology. First, the method is required high temperature (~1000℃) process in order to obtain high quality graphene. Second, the method has been broadened by the use of polycrystalline copper as a catalyst which can degrade the property of graphene. Besides, the graphene grown by CVD method can’t avoid the transfer process to fabricate the electronic devices which can damage the graphene. Those are obstacles to use CVD technology widely.
Thus, in this thesis, it demonstrates that high quality and large area graphene is obtained at relatively low temperature using ICP(Inductively Coupled Plasma)-CVD method by controlling various parameters accurately. And for the purpose of investigating how the wrinkles are formed and influence on electrical property of transferred graphene in detail, it looks into the grain boundary of copper scrupulously. Finally, to avoid physical and chemical damage to graphene during wet-transfer process, it demonstrates the etching-free renewable transfer process of graphene that utilizes the repetition of the mechanical delamination followed by the regrowth of graphene on a copper substrate.
sp2 결합으로 이루어진 단원자층의 탄소인 그래핀은 그것이 가진 놀라운 성질로 차세대 전자산업에 유망한 물질로 각광받고 있다. 이러한 그래핀을 이용한 전자산업이 현실화 되기 위해서는 그래핀의 생산이 반드시 개발되어야 한다. 이에 화학기상증착법을 통한 그래핀 형성이 고품질, 대면적의 그래핀을 얻을 수 있다는 점에서 가장 상용화에 가까운 방법으로 알려져있다. 하지만 이러한 방법도 고온공정, 촉매금속의 불완벽함, 불가피한 전사공정 등으로 인한 걸림돌들로 인해 상용화에 어려움을 겪고 있다. 이에 본 논문에서는 유도결합플라즈마를 이용한 화학기상증착법을 통해 비교적 저온에서 고품질의 그래핀을 대면적으로 성장한 것을 보이고 촉매 금속으로 널리 쓰이는 구리의 결정립계가 그래핀에 미치는 영향과 개선법, 기존의 그래핀에 물리 화학적 손상을 발생시키는 전사공정에서 별도의 구리의 식각 없어 재활용 가능한 전사 공정법에 대해 다루도록 하겠다.
