Phase change random access memory (PRAM) based on chalcogenide alloys has been attracted much attention for next generation non-volatile memory due to its fast operation, high scalability, and low fabrication costs. The remarkable characteristic of PRAM materials is a reversible phase transformation, which has different electrical properties between amorphous and crystalline phases. That is, the amorphous state has a relatively high resistivity, whereas the crystalline state has a low resistivity. Among the chalcogenide materials, Ge-Sb-Te (GST) is well known as recording material of phase change memory device due to a fast speed of transformation and a good stability of the amorphous phase. In spite of these advantages, there is an increasing demand to improve power consumption and density storage. To solve the issues, many researchers have focused on the new chalcogenide materials such as Si-Sb-Te, Ga-Sb-Te, Al-Sb-Te. In this point of view, we investigated In-Sb-Te phase change material for PRAM. In previous reports, In-Sb-Te phase change material has four different resistance states for multi-bit storage of PRAM. The respective phases corresponding to multilevel states were also confirmed. However, a high-resolution TEM (HRTEM) study on an atomic level was little investigated for the crystal structure and atomic arrangement of In-Sb-Te phase change material. Furthermore, it is important to understand the microstructure of In-Sb-Te ternary alloy for phase change performance which is phase transformation behavior and nucleation-growth mechanism.
The crystallization behavior and microstructural characteristics of In-Sb-Te thin film have been investigated using XRD and TEM analysis. The compositional analysis and structural characterization is conducted on series of annealed In-Sb-Te ternary phase change material. AES analysis shows that In and Sb contents of film are a little more than Te atom in as-deposited In-Sb-Te thin film. It is deviated from the peritectic point of In3Sb1Te2 phase due to the amount of In and Sb atoms. XRD results of In-Sb-Te thin film annealed at 350 ˚C and 400 ˚C represent the crystallization of InSb phase. At 450 ˚C and 500 ˚C, phase transformation occurs from InSb to In3Sb1Te2 phase. Increasing annealing temperature at 550 ˚C and 600 ˚C, InTe phase is formed from In3Sb1Te2. BFTEM image and EDS elemental analysis show that the thickness change of In-Sb-Te thin film is observed due to the formation of voids in the films. From the HRTEM and SAED analysis, we confirmed the crystal structure of InSb, In3Sb1Te2, and InTe phase. The results of these HRTEM experiments agree well with the results of XRD on the In-Sb-Te ternary alloy.
The nucleation and growth mechanism of In-Sb-Te thin films has been investigated using isothermal DSC and nano pulse laser irradiation test, and TEM analysis. In DSC experiment, the crystallization temperature of In-Sb-Te thin film is increased at about 310 ˚C due to higher heating rates of 20 ˚C / min. By using the JMA equation, the Avrami exponent n is in the range of 2.09 to 2.30. We conclude that grain growth of In-Sb-Te occurs with nucleation and the nucleation rate decreases with progress of the grain growth process. Besides, the reflectivity changes of In-Sb-Te thin film are observed from nano pulse laser irradiation tester. The In-Sb-Te film is firstly crystallized at 20 mW and the drop of the reflectivity is observed at the pulse width of 800 ns due to the overheating of In-Sb-Te thin film. Through ln[-ln(1 - α)] versus ln t plots, the Avrami exponent n value for In-Sb-Te thin film is 1.80. From this result, the nucleation process is not predominant and the grains grow gradually from the nuclei. The result of laser induced In-Sb-Te thin film corresponds with the DSC results. It is confirmed that growth direction of InSb phase is perpendicular and parallel to {111} planes using the TEM analysis. The InSb grain has a large number of defects (twins and stacking faults) and {111} facets due to the surface energies of the low-index crystallographic planes. The defects and facets are directly related with grain growth mechanism of InSb phase.
To understand the phase transformation mechanism between InSb and In3Sb1Te2 phases has been investigated on the basis of the HAADF STEM image. InSb phase was observed in In-Sb-Te thin film annealed at 400 ˚C for 10 minutes. The lattice parameter of InSb phase was decreased due to the incorporation of Te atoms through the XRD and EDS results. The calculated lattice parameter of InSb phase is 6.22 Å. Because Te atoms are located in the tetrahedral sites and the atomic radius of Te is smaller than Sb atoms. Conventional HRTEM image confirms that InSb and In3Sb1Te2 phase co-exist in the In-Sb-Te thin films. However, InSb and In3Sb1Te2 phases could not exactly distinguish due to the difference of defocus and thickness. However, in HAADF STEM image, we could distinguish the zincblende structure of InSb and NaCl structure of In3Sb1Te2 phase, respectively. InSb and In3Sb1Te2 have a coherent (111) boundary and lattice mismatched dislocation does not exist on the interface between InSb and In3Sb1Te2 phases. The phase transformation mechanism between InSb and In3Sb1Te2 phase is atomic shift of Sb and Te atoms without intermediate structure such as monoclinic and rhombohedral structures.
The atomic structure of In3Sb1Te2 ternary alloy has been investigated on the basis of the HRTEM and NCEMSS. According to the different annealing time, disordered and ordered In3Sb1Te2 phases are observed. The disordered In3Sb1Te2 has the NaCl structure which consists of Sb and Te atoms randomly occupying the octahedral sites, whereas the ordered In3Sb1Te2 has the Sb and Te atoms which are located in the center and the edge of unit cell, respectively. 3-dimensional atomic structure model of ordered In3Sb1Te2 phase is confirmed through the experimental and simulated HRTEM images along the [011] and [012] zone axes. These results provide a fundamental understanding of the In-Sb-Te chalcogenide material for multilevel PRAM.
칼코게나이드 물질을 기반으로 하는 상변화 메모리 소자는 빠른 동작특성, 높은 스케일러빌러티와 낮은 제조 단가로 인해 차세대 비휘발성 메모리 소자로 가장 각광을 받고 있다. 이런 상변화 메모리 재료의 가장 큰 특징은 비정질 상과 결정질 상간의 가역적인 상변화가 가능하다는 점이다. 즉, 비정질 상태의 높은 저항과 결정질 상태의 낮은 저항 차를 이용하여 정보의 반복적인 저장이 가능하다. 이러한 상변화 메모리 재료 중 가장 많은 연구가 이루어지는 물질은 Ge-Sb-Te (GST) 물질이다. GST 물질은 비정질과 결정질 사이의 빠른 상변화 특성으로 소자의 동작 속도가 빠르다는 점과 비정질 상의 안정성으로 오랜 시간 정보를 저장할 수 있다는 장점을 가지고 있다. 그러나 이러한 장점에도 불구하고 현재, 소비전력과 정보의 대용량 저장을 가능하도록 하는 개선점들이 제기되고 있다. 따라서 많은 연구자들이 GST 물질을 대체할 수 있는 새로운 물질에 관한 연구를 진행하고 있다. 이러한 관점에서, 본 논문에서 In-Sb-Te 상변화 재료에 관한 결정화 메커니즘과 미세구조 특성에 관한 연구를 진행하였다. In-Sb-Te 상변화 재료는 기존의 GST 물질보다 높은 결정화 온도와 낮은 녹는점을 가지고 있으며, 온도에 따라 다단계의 결정상을 가지고 있기 때문에 다층저항특성을 보인다고 보고 하였다. 그러나, In-Sb-Te 재료의 구조적 특성에 관한 보고, 특히 원자 단위의 결정구조와 원자배열에 관한 기초 연구는 미흡한 실정이다. 따라서, 투과전자현미경을 이용하여 In-Sb-Te 상변화 재료의 결정화 거동, 구조적 특징, 나아가 상변화 기구에 관한 기본적인 이론을 규명하고자 하였다.
먼저, In-Sb-Te 박막의 결정화 거동 및 미세구조 특성을 XRD 와 TEM 을 통하여 분석하였다. Si 기판위에 In-Sb-Te 박막을 증착한 후 AES 조성분석을 하였을 때, In과 Sb의 원소가 Te 원소보다 많이 증착되어 평형 상태의 In-Sb-Te 삼원계 상태도의 포정 반응 온도에서 약간 벗어난 것을 확인하였다. 또한, In-Sb-Te 박막을 RTA로 온도를 변화시켜 열처리한 후 XRD 와 TEM 실험을 한 결과, 증착된 In-Sb-Te 박막은 비정질 상이며, 350와 400도에서 InSb, 450와 500도에서 In3Sb1Te2, 550와 600도에서 InTe 상이 각각 존재하였다.
초기 결정상인 InSb 상의 핵생성 및 결정성장 메커니즘을 DSC 와 nano pulse laser irradiation test실험을 통하여 분석하였다. 결정화 온도에서 등온 조건으로 DSC 실험을 수행한 후, JMA 식을 통하여 나타난 Avrmi 지수는 2.09~2.30으로 InSb 상은 비정질 상에서 핵생성이 일어나며, 이 핵들은 InSb 결정립들이 성장할 때 줄어드는 결정립 성장이 우세한 모델을 따르고 있음을 확인하였다. 또한, nano pulse laser irradiation test 실험에서도 동일한 결과가 나타났다. 더불어, 초기 결정화 온도에서 열처리 시간을 달리하여 TEM 분석을 수행하였다. InSb 결정립은 내부에 많은 많은 쌍정과 적층결함들이 존재하고 있으며, 이들 결함은 결정학적으로 낮은 지수를 가지는 {111}면에 존재하였다. 이러한 결함들의 생성으로 InSb 결정립들이 {111} 면에 수직한 방향과 평행한 방향으로 성장하는 것을 실험적으로 증명하였다.
다음으로, InSb 상에서 In3Sb1Te2 상으로 상변태 메커니즘을 HAADF STEM 을 통하여 규명하였다. XRD 실험을 통하여 초기 결정상인 InSb 상은 원래의 격자상수 (6.47Å)보다 줄어든 약 6.22 Å의 격자상수를 가지고 있는 것을 확인하였다. 이러한 결과는 EDS 조성 분석을 통하여 InSb 상의 내부에 원자반경이 작은 Te가 Sb 원자 자리에 치환되어 나타나는 것임을 확인하였다. 따라서, Te 원소가 첨가된 InSb 상은 6.12 Å 의 격자상수를 갖는 In3Sb1Te2 상과 (111)면에 정합계면을 형성하는 것을 HRTEM 을 통하여 관찰하였다. 뿐만 아니라 HADDF STEM 결과를 통하여 zincblende 구조의 InSb 상은 4면체 자리에 존재하는 Sb 와 Te 원자가 8면체 자리로 이동하여 NaCl 구조를 갖는 In3Sb1Te2 상으로 상변태하는 것을 밝혀내었다.
또한, 기존에 알려진 In3Sb1Te2상은 NaCl 구조로 In 원자가 면심입방구조의 자리에 존재하고 Sb와 Te가 8면체 자리에 무작위로 존재한다고 보고하였다. 그러나, 열처리 시간을 달리하여 형성된 In3Sb1Te2 삼원계 상에서 Sb와 Te 원자가 규칙적으로 존재하는 것을 TEM 을 통하여 관찰하였다. 시뮬레이션을 통하여 8면체 자리에 무작위로 존재하는 Sb와 Te 원자는 단위포의 중심에 Sb 원자가, 모서리에 Te 원자가 각각 존재하는 것을 확인하였다. 이러한 결과는 실험적으로 발견된 TEM 결과와 일치하였고 이를 통하여 In3Sb1Te2 삼원계 상의 3차원 원자 모델을 제시하였다.
