Recently there are growing interests in reliable and economical processes for one dimensional nanostructure-based fabrication. In this master’s thesis, we developed a novel process for the simultaneous alignment and bonding between nanowires (NWs) and metal electrodes by using thermo-compressive transfer printing on In-based alloy electrodes at low temperature (100 °C) and low pressure (5 bar) for 5min and also room-temperature compressive transfer printing on Au electrodes at low pressure (5 bar) and 23 °C for 5min. In both of these processes, bottom-up synthesized NWs were aligned in parallel by shear loading onto the intermediate substrate and then finally transferred onto the target substrate with low melting temperature (In-based alloy metal electrodes) or high ductility metal electrodes (Au electrodes). In case of multi-layer (eg. Cr/Au/In/Au and Cr/Cu/In/Au) metals, the electrodes are softened at low temperature (below 100 °C) and allow the submergence of aligned NWs into their surfaces at a moderate pressure (5 bar). In case of Au, the electrodes (eg. Cr/Au) are soft even at room temperatures (23 °C) due to their high ductility and malleability, and this facilitates the submergence of aligned NWs into the surface of the electrodes at 5bar and 23 °C. By using this thermo-compressive transfer printing on In-based alloy electrodes, robust bonding strength (>47.7 MPa) and stable ohmic contact between NWs and metal electrodes were realized. This method provided a low contact resistance (ρc=3.04×10-5 Ωocm2). Similarly, by using room-temperature compressive transfer printing on non-alloy (Au) metal electrodes, robust mechanical bonding strength (>576 MPa) was realized and electrical contact exhibited schottky behavior. The electrical characteristic could be converted from schottky to ohmic contact through thermal annealing treatment at 250 °C for 5min due to Cr diffusion and direct Cr-ZnO contact. The devices fabricated by thermo-compressive transfer printing on In-based alloy electrodes and room-temperature compressive transfer printing on Au electrodes were successfully operated as n-type field effect transistors, ultraviolet (UV) and gas sensors. Furthermore, flexible NW-based electronic devices were fabricated by using room-temperature compressive transfer printing and they showed mechanically robustness and electrically stable contact properties in the mechanical fatigue test. These methods can be very useful for the large-area fabrication of NW-based electrical devices with improved mechanical robustness, electrical contact resistance, and reliability.
본 학위논문에서는 이중 전사기법에 기반한 열압착 전사 인쇄방식으로 저온과 저압의 공정조건을 이용하여 나노와이어를 금속전극에 정렬과 접합을 동시에 형성시키는 새로운 방법을 개발하였으며, 이 방법으로 제작된 나노와이어 기반의 소자가 기계적으로 강인한 접합을 이루고 있으며, 전기적으로 안정적인 접촉을 이루고 있다는 것을 증명하였다. 첫 번째 과정으로, 화학적으로 합성된 나노와이어를 중간기판인 Si/SiO2기판 위에 균일한 압력과 전단 힘을 가하여 나노와이어를 중간기판으로 전사 및 정렬을 시켰다. 두 번째 과정에서는 나노와이어가 정렬되어 있는 중간기판을 낮은 용융점을 갖는 인듐 기반의 합금 전극 또는 높은 연성을 갖는 금 전극에 얹은 후, 일정한 압력과 온도를 가하여 나노와이어를 금속전극 속으로 압입 시킴으로써 기계적으로 강인하고 전기적으로 안정적인 접촉을 이루는 나노와이어 기반의 소자를 제작하였다. 제작된 소자에 대해서 Lateral force microscopy (LFM) 실험과 유한요소해석을 이용하여 기계적 접합강도를 계산하였으며, 인듐 기반의 금속전극 소자의 경우 ohmic 저항 특성을 보였고, 금 기반의 금속전극 소자의 경우에는 schottky 저항 특성을 보임을 확인하였다. 제작된 소자에 대해서 인듐 기반의 금속전극 소자는 유기 전계 효과 트랜지스터로 응용하였으며 전형적인 n-type 트랜지스터의 특성을 확인하였다. 금 전극의 경우 온도 250 °C에서 5분간의 열처리로 전기적 특성이 schottky에서 ohmic저항으로 변화하는 것을 확인하였고, 그 이유는 adhesion 층으로 사용된 Cr의 diffusion에 의해 발생되었음을 확인하였다. 각각의 금 전극 기반의 ohmic 저항 소자와 schottky저항 소자를 가스센서와 자외선 센서로 응용하여 다양한 소자로의 응용가능성을 보였다. 마지막으로, 개발된 열압착 인쇄 공정을 이용하여 유연한 나노와이어 기반 소자제작을 하였으며, 다양한 환경, 즉 반복적인 구부림 등과 같은 기계적인 부하 환경 속에서도 나노와이어와 금속간의 접합이 유지되며, 전기적 특성과 자외선 센서의 감지 성능의 변화가 미세함을 증명하였다.
