Chemical Mechanical Planarization (CMP) is a common process in fabricating silicon wafers with a planar wafer surface. CMP also enables the miniaturization of features, memory devices and other sophisticated chips in ultra-large scale integration (ULSI). In CMP, polishing pad texture and properties are critical to polishing rate of the wafer and planarization ability. The pad surface often becomes non-uniform during CMP process and the micro pores on the pad surface can easily be glazed by slurry residues. Accordingly, the polishing rate of the wafer falls substantially. Conditioning of CMP pad is thus a necessary step in order to maintain its surface texture and to regenerate an optimized asperity structure of the pad for efficient polishing of wafers. Recently Metal-CMP process increased rapidly in semiconductor process. Conventional Ni-based diamond conditioner is not suitable for Metal-CMP using strong acid slurry due to corrosion. Therefore, it is necessary to develop new diamond pad conditioner with strong corrosion resistance.
The conventional CMP diamond pad conditioner, which is usually fabricated by electroplating or brazing, consists of numerous industrial diamond grits on a flat surface of a metal substrate. Although the conventional pad conditioner contains regularly distributed diamond grits, the tips of diamond grits are not leveled to a single height. In addition, diamond grits have various shapes and sizes, and therefore, their dressing behavior is not uniform. Moreover, the conventional metal bonded diamond conditioner can cause the formation of scratches on the wafer due to the segregation of diamond and the contamination of the dissolved metal, usually Ni, during CMP process. In order to alleviate these problems, coating of the fabricated conditioner with PTFE (Polytetrafluoroethylene) or DLC (Diamond Like Carbon) have been attempted. Nevertheless, the coated conditioner is still prone to generate scratches and metal contaminations on the polished surface, in particular, in the widely being used acidic metal CMP processes. In this thesis, we have developed and characterized a new type of the conditioner, which can overcome the inherent problems of the conventional conditioner. The idea was to utilize a diamond film coated on a ceramic substrate with regularly patterned protrusions.
In chapter IV, a CVD diamond-coated conditioner was fabricated by depositing a diamond film by the hot filament technique on a Si3N4 substrate with regularly patterned protrusions. We identified optimal conditions (process temperature, gas concentration, and pressure) of hot-filament CVD(HF-CVD) through a series of systematic experiments. The growth rate of CVD diamond films was measured and Raman spectra of the films were analyzed. The optimum condition was found to be filament temperature 2000℃, gas pressure 25torr, gas flow 5SLM, CH4 gas concentration 1%.
In chapter V, the dressing characteristics of the CVD diamond-coated conditioner were compared with those of the conventional conditioner. Pad cut rates (PCR) and pad surface morphology of the conventional and the CVD conditioners were compared with conditioning time. As the protrusions of the conditioner are in direct contact with the pad, the protrusion level significantly affects the surface morphology and asperity of the pad. As the conventional conditioner contains synthetic diamond grains as abrasive, it has an intrinsic non-uniformity in shape, size and height of the protrusions. The CVD conditioner can remove this intrinsic problem of the conventional conditioner. As a result, the PCR of the CVD conditioner was lower than that of the conventional conditioner.
CMP는 Chemical Mechanical Planarization의 약자로서 반도체 제조 공정 중 화학적인 반응과 기계적인 힘을 이용하여 웨이퍼의 표면을 평탄화하게 연마하는 공정이다. 실리콘은 고품질의 결정 성장 기술에 뒷받침을 받아서 오늘날의 LSI의 기초가 되었다. 그 최대의 이유는 결정 표면의 화학적 안정성과 절연성이 우수한 산화 실리콘 막을 용이하게 형성할 수 있기 때문이다.
이 산화막을 이용한 공정 기술은 실리콘 planar IC 기술로 발전하였으며 최근에는 ULSI의 기술로 발전하고 있다. ULSI의 경향은 한마디로 말하면 미세화의 추구라고 말할 수 있다. ULSI를 구성하는 트랜지스터 등의 소자나 배선의 구조를 미세화 함으로써 집적도 뿐만 아니라 고속 동작이 가능하기 때문이다. 또 하나의 경향은 실리콘 결정표면에 이차원적으로 구성된 회로를 적층화 추세이다. 이러한 ULSI구조의 미세화와 배선의 다층화의 추세에서 공정 기술상 수많은 과제가 있으며, 이 중 화학적 기계적 평탄화 공정 (CMP)은 다층 배선이 요구되는 ULSI 디바이스 제조에 반드시 필요한 공정이다.
CMP 공정에서 중요한 부분을 차지하는 것이 폴리싱 패드(Polishing Pad)를 컨디셔닝 해주는 다이아몬드 컨디셔너(Diamond Conditioner)이다. 다이아몬드 컨디셔너의 역할은 CMP 공정 중에 미세 기공을 갖고 있는 폴리싱 패드의 표면이 웨이퍼에서 제거된 슬러지(Sludge)의 잔류물로 인해 쉽게 막히게 된다.[1] 이 때, 다공질의 우레탄 재질의 패드를 컨디셔닝(Conditioning)함으로서 패드의 상태를 초기와 같은 상태로 유지할 수 있게 해줌으로써 일정한 연마율(Removal rate)과 평탄도를 유지하는 역할을 한다.
일반적으로 사용되고 있는 다이아몬드 컨디셔너는 스테인리스(Stainless steel) 기판을 이용하여 그 위에 인조합성 다이아몬드 입자를 전착 방식이나 융착(Brazing) 방식을 이용하여 기판 위에 합성 다이아몬드 입자를 고정시키는 방식으로 제조하였다. 전착이나 융착 공정에 사용되는 기지 재료는 니켈이 주로 사용되고 있으며 융착 방식에서는 니켈 분말 이외에 브레이징 온도와 기조 조직의 특성을 제어할 수 있도록 Cu, Ag, B등의 첨가 금속 등을 사용하기는 한다.
최근 CMP 공정은 metal층을 연마하는 metal CMP의 증가로 산성의 슬러리를 많이 사용하는 추세이다. 이 중 Cu CMP공정은 low resistivity, RC time delay, electron-migration, cross talk등이 Al보다 더 뛰어난 성질을 갖고 있다. Cu CMP공정에서 사용되는 슬러리는 연마 입자와 산화제, 에칭제, corrosion inhibitor로 구성되어 있으며, 알루미나 연마 입자를 사용한 산성 Ph의 슬러리 종류들이 널리 사용되고 있다. 이러한 산성의 슬러리는 컨디셔너 위에 다이아몬드 입자를 지립하고 있는 니켈 기지 금속의 부식을 유발함으로, 사용 시간이 증가할수록 기지 금속과 다이아몬드 계면 사이의 pitting에 의한 부식이 심해질 수 있다. 이로 인해 컨디셔너 위에 다이아몬드 입자의 탈락이 발생할 수 있으며, 탈락된 다이아몬드 입자에 의한 웨이퍼 스크래치를 발생문제와, 웨이퍼 표면에 컨디셔너의 기지 금속 잔유물로 인한 금속 오염과 같은 심각한 문제를 초래하고 있다. 이런 문제를 해결하기 위해 컨디셔너의 표면에 PTFE(Polytetrafluoroethylene) 혹은 DLC(Diamond Like Carbon) 등의 내부식성 코팅 방식에 대한 여러 방법이 대두되고 있다. 그렇지만 metal CMP에서처럼 산성 슬러리 분위기에서의 CMP 공정에서의 부식 문제에 대한 완벽한 해결 방안이 없어 여전히 스크래치와 금속 오염 문제가 발생하고 있다.
본 연구는 CMP공정에 사용되는 컨디셔너를 내부식성이 우수한 다이아몬드를 이용하여 컨디셔너에 적용하여 내부식 특성과 함께 폴리싱 패드의 연마 특성과 실제 실리콘 웨이퍼를 적용한 재료 제거율 특성(Wafer Removal Rate)에 관한 연구를 진행하였다. 내부식 특성이 우수한 컨디셔너를 제조하기 위해서 다이아몬드를 컨디셔너 위에 코팅하기 위해서 열 필라멘트 방식을 이용하여 CVD 다이아몬드를 증착시켰으며, 성장 조건에 따른 다이아몬드의 성장 속도 특성과 다이아몬드의 품질에 관한 연구를 진행하였다.
다이아몬드 증착 방식에서 높은 성장속도를 얻기 위한 연구는 활성화 정도가 큰 플라즈마 법이나 gas flame법을 이용한 방법이 대표적이며, 이러한 방식을 이용하면 성장 속도를 100㎛/hr정도까지 얻을 수 있다. 또한, 이러한 방식은 열 필라멘트 방식과 비교해 100배 이상 빠르고, 표면 처리 없이도 비교적 높은 핵 생성 밀도를 얻을 수 있는 장점이 있다. 반면 이러한 방법은 증착 된 다이아몬드의 균일성이 떨어지고 증착 면적을 넓히기 어려워 대면적 기판이 필요한 컨디셔너에 적용하기 어렵다. 이와 비교해 열 필라멘트 방법은 장치비가 저렴하고 증착 면적을 넓히는 것이 다른 방식에 비해 용이하나 다이아몬드 박막의 성장속도가 통상 1㎛/hr정도로서 다양한 분야에서 다이아몬드 박막이 상업적으로 활용되기 위해서는 성장속도를 높이는 연구가 필요하다.
본 연구에서는 열 필라멘트 방법을 이용해 높은 증착 속도를 얻기 위한 증착 조건을 찾고자 하였다. 최적화된 증착 조건을 활용해 균일하게 가공된 세라믹 기판을 컨디셔너 모재로 사용하여 기판 표면 전체에 다이아몬드 박막을 균일하게 증착시켰다. 제조된 CVD 컨디셔너와 니켈 기지 금속 분말로 융착시켜 제조한 기존 방식의 다이아몬드 컨디셔너를 이용하여 CMP 공정에 적용하여 연마 시험을 실시하였다. 또한, 연마 후 폴리싱 패드의 마모와 표면 형상의 변화 그리고 컨디셔너의 다이아몬드 마모 특성에 관한 연구를 수행하였다.
최종적으로 metal CMP공정에서 사용되는 산성의 슬러리를 이용하여 CVD컨디셔너의 내부식 특성을 관찰하였다. CVD 컨디셔너의 컨디셔닝 특성을 분석하기 위해서, 실제 CMP공정과 동일한 환경에서 실리콘 웨이퍼를 이용으로 입자 형태를 사용한 컨디셔너와 함께 재료 제거율(Removal Rate)특성을 비교해 보았다. 이를 통하여 향후 산성의 슬러리를 사용하는 metal CMP 공정에 적용될 수 있는 내부식성이 우수한 새로운 개념의 컨디셔너의 형상 설계와 컨디셔닝 특성을 제시하고, CMP공정의 패드 마모 효율을 최적화할 수 있는 다이아몬드 컨디셔너의 대한 연구를 진행하였다.
