Plasma diagnostics is a major concern for plasma physicist to understand plasma dynamics. Therefore many type of plasma diagnostics tools have been developed and researched to monitor plasma, precisely. One of them, cut-off probe is a promising diagnostics tool for plasma monitoring. Its advantage are as follow; First, plasma etching and deposition does not affect to the cut-off probe thus real time diagnostics is possible. Second, acquiring process for plasma density is very simple and complex assumption is not used. The cut-off frequency($f_{pe}$) on the microwave transmission spectrum ($S_{21}$) describe the plasma density in a simple calculation such as $\omega_{pe}(2\pi f_{pe})=\frac{e^2n_e}{m \epsilon_0}$. Third, it causes a small local perturbation of the plasma. Radiated power from the cut-off probe is about $\sim mW$ and this magnitude is very small when it compared with the plasma driven power. For these advantage, the cut-off probe which is one of the most promising diagnostics method has been used for measuring a plasma density widely since it invented. Takayama{\it et al.} was the first to utilize microwave probes which analyze impedance in plasma. Similar type of probes such as hairpin probe, absorption probe, and impedance probe have been researched. In general, these microwave probes use the frequency spectrum. Blackwall{\it et al.} analyzed it and acquired a plasma temperature and a electron energy distribution function ($EEDF$) as well as a plasma density. However, a full transmission spectrum of cut-off probe is not yet interpreted except cut-off peak. When the cut-off probe used for various plasma source this ambiguous analysis is not proper.
We have used both a simplified circuit model and a microwave field simulation (CST Microwave Studio) to analyze a transmission microwave frequency ($TMF$) spectrum of cut-off probe for physics behind. The results show that the circuit model well reproduces $TMF$ spectrum of the cut-off probe especially below cut-off peak (resonance frequency, $\omega_r$) where $\lambda \gg L_s$, $\lambda$ is the wavelength of a incident microwave and $L_s$ is a system characteristic length. The circuit model reveals origin of a physical relation between microwaves and plasma-sheath for $TMF$ spectrum. %governing microwave transmission characteristics.
The microwave field simulation results %with calculated cavity modes in plasma
verifies the origins of cut-off like peaks appeared above cut-off peak. Role of a inserted cut-off probe holder resonance which have been ignored is revised and analyzed when the relative structures (chamber and probe) dimension is changed.
Above the circuit simulation results improve the cut-off probe. Response transmitted calibration method calibrates $TMF$ spectrum and the simplified circuit model results is utilized. Calibrated experiment results matched well with the circuit model. Previous cut-off method uses only $TMF$ spectrum and it can not choose exact cut-off value at ambiguous case such as a high pressure and a low density condition. As adapting calibrating method, additional information from a imaginary and a real impedance values can choose exact cut-off peak.
The microwave field simulation results improves cut-off probe reliability. In a small chamber having a high aspect ratio, the cut-off probe and connected cable in chamber makes a $\lambda/4$ resonance. The hairpin relation is applied for acquiring both a localized plasma density and a spatial averaged plasma density. This simulation and experimental results support double check for plasma density at once.
In conclusion, simulation study reveals physics behind cut-off probe $TMF$ spectrum. Complementary simulation models are matched well with each other and experimental results. Simulation results improves cut-off probe. Calibration for cut-off probe is conducted. Additional method for determining plasma density using cut-off probe spectrum is suggested. Furthermore, origin of cut-off like peaks are revealed and the resonance peak cut-off probe holder double checked the plasma density.
플라즈마 진단은 반도체, 디스플레이, 솔라셀 등의 플라즈마를 이용하는 공정의 필수적인 과정이다. 또한 플라즈마의 거동 및 내부에서 일어나는 물리적 현상을 이해하기 위한 가장 기본적이며 중요한 연구 과정이다. 이를 위한 여러가지 진단 방법들이 개발 및 연구되어 왔으며 컷오프 탐침은 이러한 진단기 중 다음과 같은 장점들로 인하여 그 유용성과 발전 가능성이 큰 방법이다. 첫째, 컷오프 탐침은 플라즈마 의한 증착이나 식각에 강한 특성을 가지고 있다. 이는 마이크로웨이브를 쓰는 컷오프 탐침의 가장 큰 장점 중하나이며 이로 인하여 실시간 플라즈마 모니터링이 가능하다. 둘째, 컷오프 탐침을 이용한 플라즈마 밀도 측정시 $\omega_{pe}=\frac{e^2n_e}{m\epsilon_0}$의 플라즈마 운동에 대한 직접적인 식으로 부터 밀도를 얻어내어 그 과정이 간단하고 오차가 적다. 셋째, 방사 탐침에서 인가 되는 마이크로웨이브의 파워가 플라즈마의 파워 대비 $~0.01\%$ 수준이어서 플라즈마에 변화를 주지 않고 진단이 가능하다. 이러한 컷오프 탐침의 장점으로 인하여 많은 연구 및 공정 분야에서 컷오프 탐침이 쓰이고 있다. 하지만 Kim {\it et al} 그룹이 처음 컷오프 탐침을 발명한 이래 컷오프 지점에 대한 다른 진단기와의 비교 실험 및 현상학적인 해석을 통해서만 그 해석이 이루어져왔다. 이러한 영향으로 컷오프 지점을 제외한 스펙트럼상의 다른 커브 및 특이점들에 대한 연구는 미흡한 실정이며 헬리콘 플라즈마와 같은 복잡한 물리 현상을 가지고 있는 플라즈마 소스의 경우 이러한 해석만으로 플라즈마 내부에서 존재 가능한 여러 마이크로웨이브를에 대한 효과를 측정 및 해석하는 것은 어렵운 실정이다. 이에 우리는 컷오프 탐침의 물리적 의미를 정확히 밝히기 위하여 두가지 시물레이션 방법을 이용하여 그 물리적 의미를 탐구하였다. 첫째로, 방사 마이크로웨이브의 파장이 컷오프 탐침 및 챔버 시스템 보다 큰 스펙트럼 영역에서 대응되는 회로 모델을 이용하여 스펙트럼을 해석하였다. 둘째, 전체적인 스펙트럼 또한 실제 시스템을 고려한 3D CST Microwave 시물레이터를 이용하여 해석하였다. 이를 통하여 컷오프 지점 뿐만 아니라 스펙트럼 상에서 나타나는 커브 및 특이점들의 물리적 의미를 분석하였다. 결과적으로 컷오프 지점은 회로 상의 병렬 공진에 대응하는 주파수이었으며 쉬스와의 직렬 공진에 의하여 컷오프 지점 이전에 특이 주파수 지점이 나타 났다. 컷오프 지점이후에 나타나는 유사 컷오프 주파수 지점 또한 컷오프 탐침 홀더 자체의 공진, 챔버 내부 캐비티의 공진, 그리고 이 둘이 복합되어 나타나는 공진으로 해석이 되었다.
시물레이션의 결과를 바탕으로 시물레이션을 검증하고 컷오프 탐침의 성능 및 신뢰도 향상을 위하여 응용 실험이 수행되었다. 첫번째로 회로 해석을 적용하기 위한 켈리브레이션이 수행 되었다. 회로 모델의 해석을 통하여 추가적으로 플라즈마 어드미턴스의 실수 성분과 복소수 성분 및 위상 해석을 수행 하였다. 이를 통하여 컷오프 지점 뿐만 아니라 직렬 공진 지점에 대한 정확한 판단 근거를 확인하였다. 낮은 압력의 높은 Q-factor를 가지는 공진 조건에서 이론적으로 공진 지점에 대한 식을 얻었으며 이를 실제 시물레이션을 통해 확인하였다. 둘째로 컷오프 탐침의 유사 컷오프 주파수 원인 중 컷오프 탐침 홀더에 의한 주파수를 이용하여 공간 평균된 플라즈마 밀도를 얻었다. 플라즈마의 밀도 분포를 예상하여 공간에 대한 평균을 보상하였을 때 이 결과는 컷오프 지점을 이용여 얻은 플라즈마 밀도와 일치하는 경향을 보였다.
이 연구를 통하여 컷오프 탐침의 전 스펙트럼 영역에 대한 해석을 시물레이션을 통하여 수행하였으며 이를 바탕으로 컷오프 스펙트럼의 물리적 의미와 원리를 밝혀 내었다. 이를 응용하여 실험적으로 컷오프 탐침의 신뢰도 및 성능 향상을 이끌어 내었다.
