The purpose of this study is to enhance the conversion efficiency of pin-type amorphous silicon (a-Si) solar cells with wide bandgap materials. Since the historical demonstration of the gas phase doping of a-Si thin films it has been commonly accepted that the pin configuration is the optimal implementation of a-Si solar cells. At the same time, the pin configuration makes p, n layer as ‘dead’ layer, photo-generated carrier within the p-a-SiC can not be collected due to accumulation state, and light absorption of n-layer reduces Jsc further. Therefore, the $\eta$ has reached up limit based on the traditional pin configuration. New materials and configuration are needed to enhance the $\eta$ further. The light absorption within widow layer can be reduced by adapting wide bandgap materials as p layer/or inserting larger work func $\eta$ tion material between TCO and p layer to change band bending of p-a-SiC into depleted state. The power loss from the absorption at the n-type layer could be minimized by employing wide band gap materials such as silicon oxides.
In organic electronics society, transition metal oxide such as tungsten oxide ($WO_3$) and molybdenum oxide ($MoO_3$) have been extensively studied as a buffer layer between the front ITO anode and active layer, and lithium fluoride (LiF) has been successfully used as interlayer between the carrier transport layer and back electrode. The devices performance have enhanced significantly. In this study we will study the possibility to apply these wide bandgap materials in pin-type a-Si solar cells.
Firstly, a thermally evaporated $WO_3$ film is introduced as a buffer layer between $SnO_2$ and p-type amorphous silicon carbide (p-a-SiC) of pin-type a-Si solar cells. Using the band diagram it is shown that the $WO_3$ layer lowered the barrier height between the $SnO_2$ and p-a-SiC, which enhances the open circuit voltage and the blue response compared to a bufferless cell. By inserting a 2-nm-thick $WO_3$ layer between $SnO_2$ and a 8-nm-thick p-a-SiC layer, the conversion efficiency is increased by 7.3 % compared to the optimized bufferless cell only with a 10-nm-thick p-a-SiC window layer.
Secondly, the insertion of thermally evaporated $WO_3$ between p layer and front electrode of pin-type a-Si solar cells enhances photo-carrier collection performance. In addition, it is found that the work function of $WO_3$ can be tailored by in situ ultraviolet light treatment upon $WO_3$, and this process improves the holes collection by increasing the $σ_D$ of $WO_3$ buffer layer and reducing the tunneling distance. Based on the experimental results obtained by employing various work functions of $WO_3$ buffer layer, optimal scheme of band alignment for window layer performing carrier collection enhancement without open circuit voltage degradation was presented.
Thirdly, $MoO_3$ and $WO_3$ films are adapted as a window layer of pin-type amorphous silicon based solar cells. The Jsc is increased by about 10 % compared to that of a standard cell with a 10-nm-thick p-type amorphous silicon carbide (p-a-SiC) window layer. Even though the n-type property limits Voc, the cell with 10-nm-thick $MoO_3$ window layer has obtained a conversion efficiency of 7.19 %, which is close to the conversion efficiency (7.82 %) of the standard cell.
In the end, amorphous Si rear Schottky junction solar cells with LiF/Al back electrode is proposed as an alternative configuration for high efficiency thin film photovoltaics. This devices is free from absorption losses occurring at rear n-a-Si layer, and insertion of ultrathin (∼15 $\eta$ ) LiF between i-a-Si and Al back electrode reduces the shunt leakage as well as series resistance, which suppresses the degradation of open circuit voltage and fill factor along with the enhancement photo-generated carrier collection. The overall conversion efficiency is improved by 13 % compared to the conventional pin-type solar cells.
With the introduction of $MoO_3$ as window layer and LiF/Al as back electrode a glass/$SnO_2$/$MoO_3$/i-a-Si/LiF/Al a-Si solar cell configuration can be proposed, and the $\eta$ close to the standard cell can be obtained. Utilization of thermally evaporated wide bandgap materials as window layer and back electrode can free deposition process from toxic gases such as $PH_3$, and $B_2H_6$, reduce deposition temperature and simplify the fabrication process. This study opens a new orientation for a-Si based solar cells, and worthy to be studied further.
이 연구의 목적은 pin 타입의 큰 밴드갭을 가지는 비정질 실리콘 (a-Si) 태양전지의 변환효율을 증대시키는 것이다. 지난 10여 년간, 주로 개방 전압 Voc와 단락 전류 Jsc의 제한과 관련된 비정질 실리콘 태양전지의 효율은 큰 진보가 없었다. 다른 요소들을 고려하지 않는다면, Voc 는 주로 p, n 층의 페르미 에너지 레벨과 관련이 있다. 하지만, 비정질 실리콘의 도핑가능성은 다소 낮고 고농도 도핑시에도 페르미 레벨이 전도대나 가전도대의 절반 정도로 밖에 올라가지 못한다. 동시에 pin구조는 비정질 실리콘의 p, n층을 ‘dead’ 층으로 만든다. P-type 비정질 실리콘 카바이드 (p-a-SiC) 층 내에서 광적 여기된 캐리어들은 축적상태 (accumulation) 때문에 수집되지 못하고 n 층에서의 빛의 흡수는 단락 전류 Jsc를 더 줄이는 결과를 야기한다. 그러므로 지금까지의 pin구조에 기초한 변환효율은 한계에 다달았다. 새로운 물질과 구조가 변환효율을 더욱 높이는데 필요하다. 윈도우 층에서의 빛의 흡수는 p 층으로 밴드갭이 큰 물질을 삽입하거나 큰 일함수를 가지는 물질을 p-a-SiC의 밴드 휨을 공핍상태로 바꾸기 위해 TCO와 P층 사이에 넣음으로써 줄일 수 있다. 또한 n 타입 층으로부터의 전력 손실은 silicon oxide 등의 큰 밴드갭 물질을 넣음으로써 최소화 할 수 있다.
P-type 나노결정 실리큰 (p-nc-Si), 마이크로경정 실리콘 카바이드 (p-uc-SiC) 등과 같은 비정질 실리콘에 기반한 윈도우 층 물질들이 광대하게 연구되어 왔음에도 불구하고, 이들 중 일부가 p-a-SiC 기반의 셀에 근접한 효율을 보유했다. 하지만, 상당한 발전을 했다고 하긴 어렵다. 반면에 큰 광학적 밴드갭을 가진 비정질 탄소 (a-C) 에 기반한 기발한 물질이 보고되었다. 하지만 이 물질의 암 전도도 (dark conductivity $σ_D$) 는 너무 낮아서 윈도우 층으로 사용될 수 없다.
유기 전자 분야에서는 Tungsten Oxide ($WO_3$) 와 Molybdenum Oxide ($MoO_3$) 와 같은 transition metal oxide 들이 양극인 ITO 과 활성층 사이의 버퍼층으로 다방면으로 연구되어 왔다. 그리고 Lithium Fluoride (LiF) 는 진성층 (i-layer) 과 후면전극 사이의 층으로 성공적으로 사용되었다. 소자의 성능은 상당히 향상되었다. 이 연구에서 pin 타입의 태양전지에서 이러한 큰 밴드갭 물질을 적용하기 위한 가능성에 대해서 알아볼 것이다.
첫째로 열적으로 증발시킨 $WO_3$ 박막을 pin 타입의 태양전지의 $SnO_2$와 p-a-SiC 사이의 버퍼층으로 삽입하였다 밴드 다이어그램을 사용하여 $WO_3$층이 $SnO_2$와 p-a-SiC 사이의 장벽 높이를 낮춘다는 것을 보였고 이것은 버퍼층이 없는 셀과 비교할 때 개방 전압과 단파장 영역에서의 수집이 좋아지게 했다. 2 nm의 두꺼운 $WO_3$ 층을 $SnO_2$와 8 nm의 두꺼운 p-a-SiC층 사이에 넣음으로써 최적화된 버퍼층이 없는 셀에 비해서 태양광 효율이 7.3 % 증가했다.
두 번째로 열적으로 증발된 $WO_3$층을 pin 타입 비정질 태양전지의 p 층과 전면전극 사이에 넣어주는 것은 광캐리어 수집 성능을 좋게 한다. 게다가 $WO_3$의 일함수는 는 $WO_3$ 버퍼층 위로 in-situ 자외선 처리를 통해 밴드 정렬을 바꿀 수 있고, 이 공정은 $WO_3$ 버퍼층의 $σ_D$ 를 줄이고 터널링 거리를 줄임으로써 정공 수집을 향상시킬 수 있다. $WO_3$ 버퍼층의 다양한 일함수를 수행함으로써 얻은 실험결과에 기반하여 개방전압의 하락 없이 캐리어 수집의 증대를 수행하는 윈도우 층을 위한 밴드 정렬의 최적화된 설계가 제시되엇다.
세 번째로 $MoO_3$와 $WO_3$ 박막은 pin 타입 비정질 실리콘 기반의 태양전지의 윈도우 층으로 적용될 수 있다. Jsc는 10 nm의 두꺼운p-a-SiC 윈도우 층을 가지는 기준 셀과 비교했을 때, 약 10 % 가량 향상을 보인다. 비록 n-type의 특성이 Voc를 제한할지라도 10 nm 두께의 $MoO_3$ 윈도우 층을 사용하여 기준 셀의 7.82 % 에 근접하는 7.19 % 의 효율을 달성할 수 있었다.
마지막으로, 고효율 박막 태양전지를 위한 대안 구조로써 LiF/Al 후면 전극을 이용한 비정질 실리콘 후면 Schottky 접합 태양전지가 제안되었다. 이 소자는 후면 n-a-Si 층에서의 흡수 손실로부터 자유롭다. 그리고 i-a-Si층과 Al 후면전극 사이에 초박막 (~15 Å) 의 LiF를 삽입함으로써 션트 누설뿐만 아니라 직렬 저항성분도 줄일 수 있고 이것은 광적으로 발생한 캐리어의 수집을 증가시켜 Voc와 FF의 성능 하락을 막아준다. 전체적인 변환 효율은 통상적인 pin 타입의 태양전지와 비교해서 13 % 증가하였다.
윈도우 층으로서의 $MoO_3$와 후면 전극으로서의 LiF/Al의 도입으로 glass/$SnO_2$/$MoO_3$/i-a-Si/LiF/Al 구조가 제안될 수 있고, 기준 셀에 근접한 변환 효율을 얻을 수 있다. 밴드갭이 큰 물질의 열적 증발방식을 이용한 윈도우 층과 후면전극에의 활용은 $PH_3$와 $B_2H_6$와 같은 독성 가스로부터 증착 공정을 자유롭게 하고, 증착 온도를 줄이며, 제조 공정을 간단하게 한다. 이 연구는 비정질 실리콘 기반의 태양전지를 위한 하나의 새로운 방침이며 앞으로 연구될 만한 가치가 있다.
