The film bulk acoustic wave resonator (FBAR) has been emerging as a very promising technology, enabling the fabrication of the next-generation radio frequency filter as well as duplex components. This is mainly because the FBAR technology can be compatible fully with the current silicon process technology, eventually realizing the microwave monolithic integrated circuits. ZnO is an ideal candidate for FBAR device application due to the ease of obtaining high quality piezoelectric ZnO films and the high piezoelectric coupling coefficient. In this thesis, we present a new approach to fabricate the bulk acoustic wave resonator (FBAR) devices employing the high-quality piezoelectric ZnO films, particularly sputter-deposited in a mixture of $N_2O$ and Ar gases as the reactive and sputtering gases, respectively.
The conventional FBAR device structure consists typically of a piezoelectric film layer sandwiched between top and bottom electrodes, where a resonance occurs when an RF signal is applied across the electrodes. The solidly mounted resonator (SMR), a type of FBAR, has a Bragg reflector (BR) that can act as a mirror to prevent a possible energy loss into the substrate from the resonating piezoelectric region. Since the piezoelectric property of piezoelectric material (ZnO) is the most important factor that determines the characteristics of the FBAR, considerable efforts have been made to realize the high quality ZnO films and thus to improve the FBAR device characteristics. In this study, ZnO thin films deposited in Ar and $O_2$ ambient under various sputtering deposition conditions have been investigated and characterized. Traditionally, the oxygen ($O_2$) gas has been employed as a reactive gas for the ZnO film deposition, followed by a thermal annealing processing for the further enhancement of the resonance performance. To the best of our knowledge, no studies have been reported on the high quality ZnO films deposited in an $N_2O$ ambient and their applications for the FBAR devices, operating at ~ 2.9 GHz. In this work, we studied the formation of the novel ZnO piezoelectric films employing $N_2O$ gas (namely, nitrogen [N]-incorporated ZnO films) and their application for the FBAR device fabrication. For the first time, we report the thermal annealing effects of the N-incorporated ZnO films on the resonance characteristics of the FBAR devices. With a process optimization, the FBAR devices could be fabricated to have excellent resonance characteristics in terms of return loss. The proposed approach appears to be very promising and useful for the next-generation FBAR devices and their applications.
FBAR (film bulk acoustic wave resonator) 소자는 duplex component와 더불어 차세대 고주파 필터 제작을 가능케 하는 매우 유망한 기술로서 급부상하고 있다. 이는 FBAR (film bulk acoustic wave resonator) 기술이 현재의 실리콘 공정 기술과의 호환성을 가지며 따라서 MMIC화를 구현할 수 있기 때문이다. 산화아연 (ZnO)은 고품위의 압전 박막을 용이하게 얻을 수 있고 높은 압전 커플링 상수를 가지는 특성으로 인해 FBAR (film bulk acoustic wave resonator) 소자 활용에 가장 이상적인 물질이라 할 수 있다. 본 논문에서는 반응가스와 스퍼터링 가스로 각각 아산화질소($N_2O$)와 아르곤 (Ar)의 혼합가스를 사용하여 스퍼터 증착된 고품위의 압전 산화아연 (ZnO) 박막을 채용한 FBAR (film bulk acoustic wave resonator) 소자의 새로운 제작방법을 소개한다.
통상의 FBAR (film bulk acoustic wave resonator) 소자 구조는 상하부 전극 사이에 RF신호를 흘렸을 경우 두 전극 사이에서 공진이 발생하게 되는 압전 박막 층으로 구성되어 있다. 전형적인 FBAR (film bulk acoustic wave resonator) 구조인 SMR (Solidly mounted resonator) 형태는 공진이 발생하는 압전 지역으로부터 기판으로의 에너지 손실을 가급적 줄여주는 거울과 같은 역할을 하는 브래그 반사층 (Bragg reflector)을 가진다. 압전 물질 (ZnO)의 압전 특성이 FBAR (film bulk acoustic wave resonator) 소자의 특성을 결정짓는 가장 중요한 요소이기 때문에 고품위의 산화아연 (ZnO) 박막의 형성과 FBAR (film bulk acoustic wave resonator)소자 특성의 향상을 위한 상당한 노력이 있어왔다. 이번 연구에서는 다양한 스퍼터 증착 조건에서 아르곤 (Ar) 및 산소 ($O_2$) 가스 분위기에서 증착된 산화아연 (ZnO) 박막 특성이 조사되었다. 전형적으로 산소 ($O_2$) 가스는 산화아연 (ZnO) 박막 증착을 위한 반응가스로 사용되며, 보다 향상된 공진 성능을 위해 thermal annealing 과정이 동반되는 것이 일반적이다. 현재까지 밝혀진 바에 의하면, 2.9 GHz이하의 주파수 영역에서 아산화질소 ($N_2O$) 가스 분위기에서 증착된 고품위의 산화아연 (ZnO) 박막에 대한 연구가 없었으며 이를 FBAR (film bulk acoustic wave resonator) 소자에 응용한 사례를 찾아볼 수 없다. 이번 연구에서 아산화질소 ($N_2O$) 가스를 채용하여 새로운 산화아연 (ZnO) 압전 박막의 형성과 FBAR (film bulk acoustic wave resonator) 소자에의 활용에 대한 연구를 수행하였다. 또한 최초로 FBAR (film bulk acoustic wave resonator) 소자의 공진 특성에 대한 질소(N)원자가 주입된 산화아연 (ZnO) 박막의 thermal annealing 효과에 대해 조사하였다. 공정을 최적화함으로써 FBAR (film bulk acoustic wave resonator) 소자는 우수한 공진 특성을 가지도록 제작될 수 있다. 제안된 접근방법은 차세대 FBAR (film bulk acoustic wave resonator) 소자에 매우 유용하게 활용될 수 있을 것이다.
