A 60 GHz band system-on-packaging which was composed of an electro-absorption modulator (EAM), a cascaded LNA, a band pass filter was proposed for the first time, and the RF/RoF (radio-over-fiber) link with the SoP module delivered successfully such a high data rate of a 2.34 Gbps. Those performances were achieved by suggesting appropriate solutions to the technical issues for the development of the SoP module.
The impedance matching between the EAM and the LNA was necessary to maximize the RF power to be delivered to the EAM. The impedance matching in a single EAM module which was developed for the characterization of the EAM device, was performed with a double stub and the laser trimming. A novel impedance matching with adjusting a termination resistor and a band pass filter (BPF) was proposed for the SoP module since the methods used in the EAM module had the disadvantages like a low yield, time-consuming process. The value of the termination resistance was chosen as a $500\omega$ with HFSS simulation and measured S parameters of the EAM device, and the electrical length of the termination submount was designed to obtain high voltage standing wave ratio (VSWR) at 60 GHz band for the enhanced efficiency of an electrical-to-optical (E/O) conversion. The BPF was designed to play role of a band selection filter in the RF/RoF link. The frequency response of the SoP module exhibited the properties of the BPF and the response level was changed with the EAM bias which meant the impedance matching between the EAM device and the LNA was accomplished well.
The noise figure of a single EAM module was calculated 64 dB and measured 67.6 dB with the gain method and its RF gain was measured -56.5 dB. Such a high noise figure was found out to increase the input minimum level of a RoF link which deteriorates the link performance. To reduce the noise figure in the SoP module, the effects of the gain and noise figure of each component of the RoF link were analyzed and from the results, a cascading LNA in the front of the EAM device in the SoP module was suggested. The noise figure of the SoP module was calculated 34 dB and measured 38.72 dB with the gain method, which was 30 dB reduction compared with the EAM module. The RF gain of the SoP module was measured -26.5 dB.
Another concern was the resonance in the module. Since the design of the EAM device was a grounded coplanar waveguide (GCPW), it was susceptible to have a multimode, causing a resonance in the module which prevents the delivery of the RF power to the device. With a single EAM module, the effect of the resonance on the return loss and the E/O response were observed. To suppress the resonance in the SoP module, the use of a lossy silicon submount was proposed, and, with the result of that, the resonance was successfully suppressed in the measurement of the return loss and the E/O response.
Final design issue was the thermal management of the SoP module. The effects of the temperature variations on the EAM device were measured, and the bias voltage of the EAM device for the maximum RF power in the RoF link was found out to vary with the temperature. To keep the device temperature constant in the SoP module, a heat sink was suggested to be attached to the SoP module and from the thermal simulation, the temperature of the EAM device was controlled to be near the room temperature so that the uniform RF gain of the RoF link with the SoP module can be achieved.
The size of the developed SoP module was less than half size of a discrete EAM module, a bias tee and an amplifier module. The power consumption was decreased from 5.4 W to 320 mW with SoP technologies. A 60 GHz band RF/RoF up link with the SoP module was prepared to measure the transmission characteristics of the link. The data format and date rate were 64 QAM and 2.34 Gbps, respectively. The error-vector-magnitude (EVM) and the signal-to-noise ratio (SNR) were measured with the link with and without the RoF link. The EVM and the SNR of the link with the RoF were measured between 2.2 % and 3.2 % and between 26 dB and 29 dB from 140 MHz to 800 MHz, respectively. The increase of the EVM and SNR caused by the RoF link were 1.0 % ~ 1.8 % and 4.5 dB ~ 7.5 dB from 140 MHz and 800 MHz, respectively. From the test results, the transmission of such a high data rate of 2.34 Gbps was successfully performed and it can be concluded the RF/RoF link is suitable for the transmission of the digital cable TV signals.
본 논문에서는 전계 흡수 변조기 (electro-absorption modulator, EAM), 직렬 연결 된 LNA, 대역 통과 필터로 구성된 60 GHz 대역 시스템-온-패키징 (system-onpackaging, SoP)을 제안하였고, 이 SoP 모듈이 적용된 RF/RoF (radio-over-fiber) 링크 를 구현하여 2.34 Gbps 의 높은 데이터 속도의 전송을 성공시켰다. 이러한 성능은 SoP 모듈을 개발하는 데 있어 기술적인 문제들에 적절한 방안을 제안함으로 구현 되었다.
EAM 과 LNA 간의 임피던스 정합은 EAM 에 가해지는 RF 파워를 최대화시키기 위해 필요하다. EAM 소자의 특성 평가를 위해 개발된 EAM 모듈의 임피던스 정합은 double stub 와 레이저 트리밍을 통해 확보하였다. 이 방법은 수율이 낮고 시간이 많이 소요되어 SoP 모듈을 위한 종단 저항 값 조정 및 대역 통과 필터를 이용한 새로운 임피던스 정합이 제안되었다. HFSS 해석과 측정된 EAM 소자의 S parameters 를 이용하여 종단 저항 값은 $500\omega$ 으로 결정되었고 종단 서브마운트 의 전기적 길이는 향상된 전광 변환을 위해 60 GHz 대역에서 높은 voltage standing wave ratio (VSWR)을 갖도록 설계되었다. 대역 통과 필터는 RF/RoF 링크 에서 대역 통과 필터의 역할도 하도록 설계 되었다. SoP 모듈의 주파수 응답 특성 은 대역 통과 필터의 특성을 보여주었고 응답 수준은 EAM 바이어스에 따라 변화하였다. 이는 EAM 소자와 LNA 간의 임피던스 정합이 잘 이루어졌음을 의미한다.
EMA 모듈의 잡음 지수는 64 dB 로 계산되었고 67.6 dB 로 측정되었으며 RF 이득은 -56.5 dB 로 측정되었다. 이러한 큰 잡음 지수는 RoF 링크의 최소 입력 파 워 수준 (input minimum level)을 증가시켜 링크의 성능을 저하시킨다. SoP 모듈의 잡음 지수를 감소시키기 위해 RoF 링크의 각 부품의 이득과 잡음 지수 효과를 분석하였으며 그 결과 SoP 모듈 내에서 EAM 소자 앞에 LNA 를 직렬로 연결하는 방법이 제안되었다. SoP 모듈의 잡음 지수는 34 dB 로 계산되었으며 38.72 dB 로 측정되었다. 이는 EAM 모듈과 비교시 30 dB 의 감소이다. SoP 모듈의 RF 이득은 - 26.5 dB 로 측정되었다.
또 다른 관심은 모듈 내에서 공진이었다. EAM 소자의 설계가 grounded coplanar waveguide (CGPW)이어서 여러 가지 모드가 발생할 수 있었고 이에 따라 RF 파워를 소자에 전달하는 것을 막는 공진이 발생할 수 있었다. EAM 모듈로 공 진이 반사 손실과 전광 응답에 미치는 영향을 관찰하였다. SoP 모듈에서 공진을 억제하기 위해 손실 있는 실리콘 서브마운트를 적용하는 것이 제안되어 공진이 억 제 되었다.
마지막 설계 문제로는 SoP 모듈의 열적 특성이었다. 온도 변화가 EAM 소자 에 미치는 영향을 측정하였으며, RoF 링크에서 최대 RF 파워를 위한 EAM 의 바이어스 전압이 온도에 따라 바뀐다는 것을 관찰하였다. SoP 모듈 내에서 소자의 온 도를 일정하게 유지하기 위해 heat sink 를 SoP 모듈에 붙이는 방법이 제안되었으며 열 해석 결과 EAM 소자의 온도가 상온으로 유지되어 RoF 링크에서 일정한 RF 이득이 확보되도록 설계하였다.
개발된 SoP 모듈의 크기는 개별 EAM 모듈, 바이어스 티, 증폭기 모듈 크기 의 반보다 작고 전력 소모도 SoP 기술을 이용하여 5.4 W 에서 320 mW 로 감소되었다. SoP 모듈이 적용된 60 GHz 대역 RF/RoF 링크를 준비하여 링크의 전송 특성을 측정하였다. 데이터 형식과 속도는 각각 64 QAM 과 2.34 Gbps 였다. RoF 가 있는 그 리고 없는 RF 링크의 error-vector-magnitude (EVM)과 신호 대 잡음 비 (signal-to-noise ratio, SNR)를 측정하였다. RoF 가 있는 링크의 EVM 과 SNR 은 140 MHz 에서 800 MHz 사이에서 각각 2.2 % 에서 3.2 % 그리고 26 dB 에서 29 dB 로 측정되었다. RoF 링크로 인한 EVM 과 SNR 은 140 MHz 에서 800 MHz 사이에서 각각 1.0 % 에 서 1.8 % 그리고 4.5 dB 에서 7.5 dB 였다. 이 결과에서 2.34 Gbps 와 같은 높은 전송 속도가 성공적으로 확보되었음을 확인하였고 RF/RoF 링크가 디지털 케이블 TV 신호를 전송하는데 적합하다는 결론을 얻었다.
