The Cu(In,Ga)Se2 (CIGS) thin film solar cells are the one of the most promising candidate for future renewable energy resources. The chalcopyrite CIGS solar cells have demonstrated a record conversion efficiency of 19.9%, which was obtained with soda-lime glass(SLG) substrates by well-known 3-stage coevaporation process. SLG contains significant amounts of sodium in the form of Na2O(15 at. %). It has been shown that the diffusion of sodium from SLG during growth of the CIGS absorber layer is beneficial for the device performance. It has been found that Na decreases resistivity and increases the open-circuit voltage due to increased p-type concentration. However, this supply of sodium is dependent on growth temperatures, substrate condition so that the amount of out-diffused sodium will be variable in CIGS films. This variation in the sodium supply can be avoided by external Na doping through which the quantity of sodium into CIGS films controlled effectively. Therefore, in order to investigate effective Na doping method and related Na effects, using NaF as a sodium source we have deposited NaF interlayer on Mo-coated Na-free corning glass(Na2O less than 1 at. %) prior to CIGS deposition. And CIGS absorber layers were deposited by 3-stage coevaporation process, with which we have investigated their microstructures as well as electrical properties.
In the first place, we investigated different properties from CIGS deposited on two different Mo-coated glasses- SLG and corning glass. It has been found that CIGS on SLG seemed to show different properties in comparison with that on corning glass. For example, CIGS on SLG had more or less smaller grain size. XRD, however, showed no clear different orientation. Nevertheless, the most prominent differences were electrical properties. CIGS on SLG showed much greater conductivities by the order of about 1,000 and much better performances due to the enhanced open circuit voltages. CIGS on corning glass showed only 69% degree of CIGS/SLG efficiencies. Therefore, to investigate whether these large differences originated from Na effect or not, we studied CIGS properties using NaF-precursor. NaF is stable in the air while Na2Se or Na2S are hygroscopic so these source materials should be kept cold.
In this study, the morphologies of CIGS absorber layer were influenced as we increased the thickness of NaF interlayer. CIGS grain growth were suppresssed when we increased NaF thickness so that reduced CIGS grains were obtained. Also, XRD measurements showed that CIGS grains on Mo substrate were likely to have (112) preferred orientation in the presence of NaF interlayers. When NaF precursor thickness was 25nm, 14.2% cell efficiency was achieved(~90% degree of CIGS/SLG 15.7% efficiency), which showed the possibilities of better performance with Na-doping. This result was attributed to enhanced open circuit voltage which was increased as NaF thickness increased. We found that these increases in open circuit voltage originated from enhanced p-type conductivity of CIGS absorber layers. For Cu/(In+Ga) ratio affects the conductivity of CIGS absorber layers, therefore, we deposited CIGS absorber layers with various Cu ratios and various NaF thicknesses. When Cu ratio went toward Cu-rich composition, CIGS grain growth was enhanced by Cu2Se liquid-assisted grain growth mechanism. When Cu ratio constant, CIGS grain growth suppressed as NaF thickness increased. Therefore, we concluded that the morphologies of CIGS absorber layers were strongly affected by Na. XRD measurements showed decreased tendency of (112) orientation with Cu ratio increased. When NaF precursor added, however, stabilized (112) preferred orientation were obtained over wide Cu ratio compositions. In spite of clear evidences of NaF effect on CIGS morphologies, CIGS resistivities were not reduced as we had expected even though NaF interlayer increased. This results seemed to be from insufficient Na-supply because of strong Na-F bonding.
In conclusion, even though cell efficiency recorded 14.2%, there were large differences of CIGS resistivity between CIGS/SLG and NaF-doped CIGS. It may be possible to make higher Voc and better device performance if the resistivity of Na-doped CIGS reach appropriate resistivity of CIGS/SLG. In order to control Na into CIGS absorber more effectively, other Na-source materials or different process methods will be needed.
현재까지 보고된 CIGS의 최고효율은 3-stage process를 이용한 동시증발법으로 소다라임유리(Soda Lime Glass, SLG)위에 증착한 CIGS 태양전지가 19.9%로 박막태양전지로는 가장 높은 효율을 보이고 있다. 이러한 고효율의 중요한 원인 중 하나는 높은 기판온도에서 CIGS 박막을 증착할 때 SLG에서 나트륨이 확산하여 CIGS내에 유익한 영향을 미치기 때문인 것으로 알려져 있다. 이와 같은 나트륨의 유익한 영향으로는 p-type 전도도 향상으로 인한 Voc, F.F. 증가, Cu 조성제어의 까다로움 완화, Ga과 In의 상호확산 억제, 저온공정(∼400℃) 가능케 함 등이 보고되었다. 그러나 SLG에서 공급되는 Na은 공정온도나 방법 또는 기판의 상태등에 의존하기 때문에 CIGS 박막에 공급되는 Na의 양은 상황에 따라 변화할 수 있다. 따라서 본 실험에서는, 기보고된 결과를 확인하고 보다 효과적인 Na 도핑방법을 연구하고자, SLG와 나트륨이 1at % 미만 함유하는 코닝유리를 기판으로 사용하여 실험하였다. 나트륨 도핑 방법으로는 CIGS박막을 증착 전 NaF precursor를 Mo 위에 증착하여 CIGS 성장시 Na이 공급되도록 하였으며, 이에 따른 미세구조, 전기적 특성의 변화를 위주로 살펴보았다.
첫째로 기판에 의한 차이를 확인하기 위해 SIMS depth profile을 분석한 결과 SLG기판위에 증착된 CIGS 박막내에 충분한 Na이 존재하나, 코닝유리위에 증착된 경우 Na이 거의 없는 것으로 확인되었다. 전기비저항의 차이는 Na이 함유된 SLG의 경우와 Na이 거의 없는 코닝의 경우를 비교한 결과 약 1,000배로 큰 차이를 나타내었다. 이를 Na에 의한 효과라 가정하고 Na-precursor인 NaF를 Na이 거의 없는 코닝유리위에 증착하여 실제 Na에 의한 효과인지 살펴보고자 실험하였다.
NaF는 비교적 안정한 물질로 Mo 위에 균일하게 증착됨을 SEM 사진을 통해 확인하였다. NaF 25nm 증착한 CIGS의 SIMS 분석결과 Na와 F 모두 존재함을 확인하였고 표면결합은 Na-Se-O의 형태로 존재함을 확인하였다. 그러나 F의 경우 XPS의 측정한계치 미만으로 존재하는 것으로 생각되며 CIGS 박막내에 일부 존재하여 어떤 영향을 미칠 것으로 추측된다. NaF 두께를 변화시켜가며 미세구조의 변화를 관찰한 결과 두께가 증가함에 따라 grain 크기가 다소 감소하는 경향을 확인할 수 있었으며, NaF 두께가 0∼10nm 정도일 때 grain 성장이 잘 된 것으로 판단되었다. 또한 셀을 만들어 태양전지의 주요 인자(효율, FF, Voc, Jsc)를 분석한 결과 NaF 두께가 증가함에 따라 효율의 경향성을 확인할 수 없었으나 Voc의 증가 경향성을 확인할 수 있었다. 즉 NaF가 증착되지 않은 경우 Voc가 약 0.54V에서 NaF 두께가 30nm일 때 Voc는 0.62V로 약 80mV 증가하였다. dark saturation current와 Q.E. 결과를 분석한 결과 NaF 두께 증가에 따른 junction특성의 저하는 관찰되지 않았으며 Voc 증가는 Na에 의한 p-type 전도도증가와 연관있는 것으로 생각되었다. 또한 본 실험에서는 NaF 두께가 25nm 일 때, 14.2%의 효율로 SLG 15.7%의 약 90.4% 수준을 달성하였다. 이러한 결과는 SLG기판이 아닌 다른 기판에서도 효율적인 Na 도핑을 통한 고효율화가 가능하다는 것을 보여주는 결과라 하겠다.
Voc의 증가는 기보고된 참고문헌으로 볼 때, CIGS박막의 전기적 특성과 밀접한 연관이 있는 것으로 보인다. 다른 실험결과에서 Na-precursor 도핑으로 Cu 조성에 따라 비교적 균일한 셀특성이 나타났는데 이는 Na 도핑으로 인한 CIGS 박막의 effective p-type 농도의 증가로 인한 것이라 보고하였다. Cu조성은 CIGS 박막의 전도도에 큰 영향을 미치는데, Cu 조성이 1이상이면 Diode 특성이 나타나지 않아 광전압 효율이 나오지 않고, 0.8미만일 때 효율이 낮다. 이러한 Cu의 정확한 조성제어는 대면적 공정에도 제한 요소로 작용할 수 있으며 이것은 Cu가 CIGS의 전도도에 큰 영향을 미치는 것을 의미한다. 이 때 Na이 첨가되면 α - CIS상의 영역이 확장된다고 알려져 있으며 이는 Na 첨가로 Cu 조성의 제한을 완화시키는 것이라 볼 수 있다. 이에 Cu 조성에 따른 Na 도핑의 효과를 연구하고자 그에 따른 미세구조와 전기적 특성을 분석하였다.
NaF가 첨가되지 않았을 때, Cu 조성이 증가함에 따라 grain 성장이 비교적 잘 이루어져 크기가 대체로 큰 것이 관찰되었고, 이는 $Cu_xSe$ 상에 의한 liquid-enhanced grain growth 와 연관이 있는 것으로 생각되었다. Cu-poor 조성으로 갈수록 $Cu_xSe$상에 의한 grain 성장이 일어날 확률이 적기 때문에 grain 성장이 원활치 못하며, Cu-rich 조성으로 갈수록 이러한 성장이 촉진되기 때문에 grain 성장이 잘 이루어지는 것으로 판단되었다. 또한 Cu-rich 1.98 조성인 경우를 제외하면, Cu 조성이 일정할 때 NaF 두께가 증가함에 따라 grain 크기가 작아짐을 확인하였다. 이는 CIGS 성장시 원자간의 원활한 상호확산이 NaF precursor에 의해 억제되었기 때문인 것으로 판단되며, 이로 볼 때 나트륨이 CIGS grain 성장에 큰 영향을 미치는 것으로 관찰되었다.
Cu 조성과 NaF 두께에 따라 전기비저항과 carrier 농도를 측정한 결과 NaF 첨가에 따른 Na 도핑효과가 크지 않음을 알 수 있었다. Cu-poor 조성으로 갈수록 NaF 첨가하지 않은 경우와 첨가한 경우의 차이가 다소 증가하나, NaF 두께에 따른 증가는 없었으며 두께가 서로 달라도 거의 비슷한 결과값을 나타내었다. 따라서 본 실험의 NaF 도핑방법을 통해 CIGS 박막에 미치는 영향은 미세구조의 변화 특히 grain 성장에 큰 영향을 미쳤으나, 전기적 특성의 향상은 기대치보다는 다소 못 미치는 것으로 생각된다. 다른 도핑방법 또는 다른 Na-source 물질을 통한 Na 도핑연구로 소다라임-CIGS 박막의 비저항에 근접하면 그에 따른 Voc증가도 있을 것으로 판단된다.
