Mechanically flexible, optically transparent, light, and low cost thin film transistors (TFTs) on polymer substrate are intensively interested for flexible and transparent display at future ubiquitous era. Until now organic thin film transistors (OTFTs) satisfied the requirements and they were studied for applications like active matrix OLED or LCD display, sensor devices, and radio frequency identification (RFID) tags. However, the operation voltage of OTFTs is large because of low capacitance of organic dielectrics. For low voltage operation devices suitable at portable and battery-powered electronic devices, high capacitance gate dielectrics are necessary. They can be obtained by using very thin film or using high-k dielectrics. Very thin gate dielectrics can lead to significant manufacturing problems such as poor leakage characteristics and pinholes come from rough surface of polymer thin film. I had an effort to use high-k oxides $Ba_{0.6}Sr_{0.4}TiO_3$ (BST) to reduce the operation voltage of TFTs. However, because BST films had poor leakage characteristics despite high dielectric constant, I added excess MgO having good leakage characteristics. In Chap. 3, four kinds of dielectrics BST, $MgO_{0.1}BST_{0.9}$, $MgO_{0.2}BST_{0.8}$, and $MgO_{0.3} BST_{0.7}$ thin films were fabricated at room temperature using pulsed laser deposition (PLD) at room temperature for feasibility test. As increasing MgO contents the leakage characteristics got better while the dielectric constants were decreased. After confirmed the possibility of MgO-BST to gate insulator of TFTs, I used sputtering method for large area application. I demonstrated the reason of reducing dielectric constant of the MgO-mixed BST thin film can be explained as the sum of each individual thin film (MgO and BST) using a series connection capacitance model, and the MgO plays a significant role in reducing the leakage current density of the thin film forming potential barrier.
Another problem of OTFTs is low mobility because of low mobility of organic semiconductor. Also, OTFTs have some problems like poor performance and degradation when exposed to air or light illumination. On the other hand, inorganic semiconductors, including transparent compound semiconductor, tend to remain stable even when exposed to either high temperatures or illumination. In Chap. 4. I fabricated ZnO based TFTs on glass substrate. In order to operate the ZnO TFTs at low voltage under 5 V, high-k BST and MgO-BST films were used as a gate insulator. The ZnO TFTs with MgO-BST gate insulator showed better performance, namely a higher field effect mobility of $16.02 cm^2 /Vs$, an on/off ration of $1.72 × 10^6$, compare to the TFTs with BST gate insulator. (field effect mobility could not be calculate, and on/off ratio of was $5.62 × 10^5$). The subthreshold swing and threshold voltage of ZnO TFTs with BST gate insulator was 0.16 V/dec and 0.02 V, respectively, while ZnO TFTs with MgO-BST gate insulator had a subthreshold swing of 0.42 V/dec and a threshold voltage of 2.1 V.
From Chap.5 to Chap.8, I fabricated $InGaZnO_4$ based TFTs with various gate dielectrics and transparent electrode on plastic substrate. Because ZnO has uncontrollably high carrier concentration and instability owing to grain boundaries I replace ZnO with amorphous $InGaZnO_4$ thin film.
In Chap. 5, I reported on the dielectric and leakage current properties of room temperature grown $MgO-Ba_{0.6}Sr_{0.4}TiO_3$ (MgO-BST) composite thin films to be utilized $InGaZnO_4$ thin films transistors (TFTs) fabricated on a polyethylene terephthalate (PET) substrate. The $InGaZnO_4$ TFTs with MgO-BST gate dielectrics exhibited low operation voltage of 4 V, high on/off current ratio of $4.13 × 10^6$, and high field effect mobility of $10.86 cm^2$ /V·s. These results verify that a room temperature grown MgO-BST gate dielectric is a good candidate for producing high performance $InGaZnO_4$ TFTs on plastic substrates.
In Chap. 6, I investigated the thickness dependence of a room temperature grown $MgO_{0.3}BST_{0.7}$ composite gate dielectric and an $InGaZnO_4$ active semiconductor on the electrical characteristics of thin film transistors fabricated on a polyethylene terephthalate (PET) substrate. The optimum gate dielectric and active semiconductor thickness were 300 nm and 30 nm, respectively. The TFT showed a high field effect mobility of 21.34 cm2/V˙s, an on/off ratio of $8.27×10^6$, threshold voltage of 2.2 V, and a subthreshold swing of 0.42 V/dec.
In Chap. 7, I investigated indium (In) doping effects on the structural and electrical properties of ZnO film. It was found that structural properties degraded as In doping contents increased, whereas electrical properties improved. We fabricated fully transparent and flexible $InGaZnO_4$ thin film transistors (TFTs) using In-doped ZnO electrodes on polyethylene terephthalate (PET) substrate. The $InGaZnO_4$/MgO-BST/3% In-doped ZnO/PET stacks exhibited a high transmittance of 80% at visible range. The $InGaZnO_4$ TFT with a 3% In ZnO electrode showed a high field effect mobility of $17.03 cm^2$ /V·s and a moderate on/off ratio of $7.89×10^6$.
In Chap. 8, I reported on the fabrication and characterization of sputter-deposited PMMA (polymethylmethacrylate) thin films used as both gate insulators as well as passivation layers in high performance flexible $InGaZnO_4$ thin film transistors (TFTs). Our study found that sputter-deposited PMMA thin films exhibited a reasonable dielectric constant of 4.3 and low leakage current characteristics (< ~2 × $10^{-8} A/cm^2$ at 5 V). The $InGaZnO_4$ TFTs utilizing PMMA gate insulators and PMMA passivation layers exhibited a high on/off current ratio of $5.67 × 10^5$, a high field effect mobility of $9.1 cm^2$ /V·s, and a threshold voltage of 1.8 V. Of particular note is that threshold voltage and field effect mobility remained almost constant after 200 h of aging time at room temp
Flexible, Bendable display 를 구현하기 위해서는 상온에서 플라스틱 기판 위에 공정이 가능해야 한다. 그러나 플라스틱 기판은 표면 평탄도가 좋지 않기 때문에 두께를 얇게 하는데 한계가 있고, 이는 디스플레이 구동 소자인 TFTs의 구동 전압을 높이고 누설전류 특성을 좋지 않게 하는 영향을 미친다. 현재까지 보고된 상온 공정의OTFT, TFT 들은 작게는 수십, 크게는 수백 볼트의 높은 전압에서 구동된다고 보고 되어 있어 저전압 구동에 대한 연구가 시급한 실정이다. 본 연구에서는 저전압 구동을 위해 높은 유전 상수를 갖는 BST 게이트 절연막을 TFT 의 유전층으로 사용하고자 하였다. BST 는 상온에서 증착되었을 때 유전상수가 32라는 큰 값을 가지고 있었으나 절연 특성이 매우 좋지 않았다. 절연 특성을 개선하기 위해 그 동안 절연층으로 잘 알려졌던 MgO를 과량 첨가하여 복합체를 형성하였고 30% MgO 가 첨가 된 $MgO_{0.3}BST_{0.7}$ 절연막은 유전 상수가 20 으로 낮아졌으나 절연 특성에서 우수한 모습을 보였다. 이는 상온에서 증착된 박막으로는 매우 높은 값으로 현재 상용화되고 있는 $SiO_2$ 나 $SiN_x$ 를 대체할 수 있는, 저전압 구동 트랜지스터를 구현하기 위해 충분한 값이다. BST 와 MgOBST 박막의 미세구조를 투과전자현미경으로 분석한 결과 BST 박막은 비정질 특성을 보였고 MgOBST 박막은 비정질 매트릭스에 나노 결정립을 형성함을 알 수 있었고, 보다 면밀한 분석결과 MgO 임이 판명되었다. 즉, MgO 가 과량 첨가되면 BST 매트릭스에 독립적인 상을 형성하게 되고, MgO 와 BST 는 다른 에너지 밴드갭과 일함수의 차이에 의해 barrier 를 형성함으로써 전자의 이동을 방해했기 때문이라 생각된다.
한편, 최근 많이 연구되는 유기반도체와 비정질 기반의 실리콘 반도체는 이동도가 낮고, 결정질 기반의 실리콘 기반의 반도체는 결정화에 많은 에너지가 필요하고 대면적화가 어렵다는 단점을 가지고 있다. 또한 ZnO 기반의 반도체는 이동자의 개수가 많아 조절하기 어렵고 결정질로 증착되기 때문에 많은 결정립이 존재하게 되며 이는 소자를 불안정하게 만든다. 이를 극복하기 위해 상온에서 대면적으로 증착할 수 있으며 이동도가 큰 $InGaZnO_4$ 박막을 TFT 에 도입하였다. MgO-BST 절연체와 $InGaZnO_4$ 반도체로 이루어진 PET 기판위의 TFT 는 각각 두께가 300 nm, 30 nm 일 때 최적의 특성을 보였고, 이 때 TFT 는 이동도가 $21.34 cm^2$ /V·s, on/off ratio 가 $8.27×10^6$, threshold voltage 가 2.2 V 였다. 특히 PET 기판위에 증착된 $InGaZnO_4$ -MgOBST$ 기반의 TFT 는 곡률 반경이 1 cm 일 때에는 100번을 휘었다 측정해도 그 특성의 변화가 거의 없었으며 곡률 반경이 0.5 cm 일 때는 10 회까지는 특성의 변화가 거의 없었고 30회 까지는 어느정도의 특성을 유지했으며 50회가 넘으면 transfer 곡선이 불안정해짐을 알 수 있었다.
최적화한 TFT 를 투명TFT 에 응용하기 위해 크롬이나 알루미늄 전극대신 인듐이 도핑된 ZnO 투명전극을 이용하였다. ZnO 는 인듐의 도핑량이 많아질수록 인듐이 아연자리를 치환함으로써 전자를 내놓게 되어 전체 이동자의 개수를 증가시켰고 이는 전체 비저항의 감소로 이어졌다. 이 투명 전극을 이용하여 만든 TFT 는 투명도가 80% 이상이었고, 소자 특성도 이동도가 $17.03 cm^2$ /V·s, on/off ratio 가 $7.89×10^6$, threshold voltage 가 13 V 값을 보였다.
한편 기존에 스핀 코팅 방법으로 많이 증착되었던 PMMA 박막을 스퍼터링 법으로 증착하여 TFT의 게이트 절연막과 passivation 층으로 응용을 시도하였다. 스퍼터링 방법으로 증착된 PMMA 박막은 스핀 코팅으로 증착된 박막보다 누설전류 특성이 좋았고, FTIR 분석결과 스퍼터링 동안에 작은 부분으로 쪼개져서 밀도가 증가되었기 때문이라고 결론을 내렸다. 스퍼터링 방법으로 300 nm 증착된 PMMA 박막을 게이트 절연막으로 이용한TFT 는 이동도가 $9.1 cm^2 /V·s$, an on/off ratio 가 $5.67 × 10^5$, 그리고 threshold voltage 는 1.8 V 였으며 PMMA 박막을 passivation 층으로 증착하였을 때, 이 소자는 200시간의 에이징 시간이 흘러도 특성이 거의 변하지 않았고 이는 다른 TFT 에서도 passivation 층으로 사용이 가능함을 보여준다.
