Recently, conductive adhesives are being concerned as an interconnection material replacing solder flip chip joints. Conductive adhesives are classified into anisotropic conductive films (ACFs), anisotropic conductive pastes (ACPs), non-conductive films (NCFs), and non-conductive pastes (NCPs) by the form of adhesives and the existence of conductive particles. Among the adhesives, ACFs are most widely used due to its advantages. In past twenty years, ACFs have been being mainly used for liquid crystal display (LCD) packaging as a chip-on-glass (COG) package. Recently, many efforts to apply ACFs to various interconnections including chip-on-board (COB) packages are being carried out. As the usage of flip chip technology using ACFs, to understand flip chip assembly reliability characteristics is very important. ACF flip chip assembly reliability is affected by ACF material properties and flip chip geometry. Therefore, in this thesis, to apply ACFs to COB packages, the relationship between ACF material properties and flip chip assembly reliability was investigated. Subsequently, how the ACF material properties are changed by process parameter, in particular, heating rate was discussed. In addition, the effect of flip chip assembly geometry on flip chip assembly reliability was investigated. Finally, ACF feasibility to COB packages was verified in NAND flash memory applications.
At first, chapter 2 discussed the relationship between material properties of polymer adhesive materials such as ACFs, NCPs, and underfills and flip chip warpage behavior. In this chapter, the material property changes of the adhesive materials were investigated. The relationship between the material property changes and warpage hysteresis behavior was also discussed. In the thermo-mechanical analysis (TMA) and dynamic mechanical analysis (DMA), the first thermal cycle (during the TMA and DMA measurements) significantly changed the material properties (dimensional changes and modulus). However, no material property changes were observed during subsequent thermal cycles. In warpage behavior, the number of fringes of the flip chip assembly increased after the first thermal cycle but the number of fringes did not change during repetitive thermal cycles. This warpage hysteresis behavior is closely related to the material properties of polymer adhesive materials.
Chapter 3 is about the relationship between material properties of ACF and the curing process parameter. ACF material properties are dependent on environmental conditions and process parameters such as temperature, time, frequency, and so on, because ACF is a polymer material. In particular, this research focused on the heating rate as a process parameter. Heating rate is closely related to flip chip bonding process time. That is, heating rate in flip chip bonding process determines the productivity. Therefore, in this chapter, what heating rate would be beneficial to flip chip reliability was discussed. If the heating rate increases, the total bonding time will be decreased. In other words, rapid heating rate is preferred for high productivity. In viewpoints of thermo-mechanical properties, as the heating rate increased, CTE increased, and both modulus and $T_g$ decreased. Moreover, ACF curing onset temperature shifted to higher temperatures and the minimum viscosity decreased as increased heating rates. In addition, as the heating rate increased, ACF density decreased. ACF polymer chains cannot have enough time to freely move so polymer chain mobility cannot follow up the curing reaction rate. It was also supported by calculated ACF cross-linking density changes. In terms of contact resistance, as the heating rate increased, the contact resistance at room temperature decreased. Moreover, the ACF joint gap between a chip bump and a substrate pad gradually decreased and the amount of conductive particle deformation increased. In thermal cycling (T/C) reliability test and warpage behavior, flip chip assemblies cured with low heating rate showed more stable contact resistance changes and smaller warpage of chip top surface. It was resulted from the reduced ACF joint height related with larger shear strain by rapid heating rate.
Chapter 4 discussed the effects of ACF viscosity on fillet formation and pressure cooker test reliability. In the PCT, the major failure site is the ACF/chip interface due to moisture penetration. In this chapter, the amount and shape of ACF fillets of flip chip assemblies were controlled by varying the ACF viscosity and investigated how ACF fillet affects to PCT reliability. It was found that ACF viscosity increased as the molecular weight of the epoxy material increased. However, the thermo-mechanical properties of the cured ACFs were not significantly different. In addition, the cured ACFs showed no differences in moisture absorption rate, die adhesion strength, or degree-of-cure. From the viewpoint of ACF fillet, a low viscosity ACF can easily flow along the chip side during the flip chip bonding process. Therefore, the lower viscosity ACF results in a fillet having a smoother shape and higher fillet height. As expected, ACF flip chip assemblies incorporating this fillet showed a slower increase in contact resistance change and less delamination, as observed in SEM images. Conclusively, the smooth shape and high fillet can reduce the moisture absorption rate at the ACF/chip interface, and thus low viscosity ACF is recommended for better PCT reliability.
Chapter 5 discussed effects of ACF fillet on thermal cycling (T/C) reliability of flip chip assemblies. There is thermal cycling (T/C) reliability issue to apply ACFs to chip-on-board (COB) packages. The major concern is the delamination by the shear failure at chip edges, where the temperature profile is above the ACF glass transition temperature ( $T_g$ ). In this chapter, ACF fillet was considered as one of the ways to suppress delaminations at the chip edges. To investigate the effect of ACF fillet, two types of flip chip assemblies were fabricated. The one is the assembly which has naturally formed ACF fillet and the other is the assembly which has artificially formed ACF fillet. In T/C reliability, the ACF flip chip assembly with full fillet showed better reliability than that with partial fillet. The ACF flip chip assembly with full fillet showed no open failure at the chip corner side after 255 thermal cycles but the ACF flip chip assembly with partial fillet showed open failure at the chip center side even after 130 cycles. In moire interferometry, the ACF flip chip assembly with full fillet induced smaller strain than that with partial fillet at the chip edges. The significant difference of shear strain led to the difference in T/C reliability. It was known that ACF fillet makes larger die warpage but reduces shear strain of adhesive layers and plays a role of stress buffer layer. Conclusively, ACF fillet enhanced T/C reliability by reducing the shear strain of adhesive layer at the chip edges.
In chapter 6, T/C reliability of ACF flip chip assemblies with various chip and substrate thicknesses for thin COB packages was investigated. Six combinations of ACF flip chip assemblies were fabricated for the test. During the T/C test, thinner chip assemblies showed better reliability than thicker chip assemblies for a given substrate thickness. Thinner chips are more flexible, which reduces the stresses caused by the thermal expansion mismatch in the package and can bend to accommodate the stresses increasing the reliability of the joints. The 550 μm thick substrate assemblies, which had the lowest CTE among three substrates, showed the best reliability performance for a given chip thickness. It is thought that a low CTE substrate can reduce the shear strain of the ACF layer. As a whole, T/C reliability performance of flip chip assemblies was inversely proportional to the magnitude of calculated shear strain by Suhir’s model at the chip edge. It is thought that T/C reliability of COB flip chip assemblies is strongly dependent on shear strain induced at the ACF layer. In terms of warpage, die warpage has no correlation with shear strain and T/C reliability of flip chip assemblies, because the material properties of the substrates varied with thickness. Thus, reducing the induced shear strain of ACF layer in COB packages is recommended to enhance T/C reliability. In addition, a low CTE substrate is preferred to reduce the shear strain of the ACF layer in COB flip chip assemblies.
In chapter 7, ACF feasibility to real device was verified, in particular, NAND flash memory applications. To verify this feasibility, the ACF material properties, such as curing characteristics, thermo-mechanical properties, and adhesion strength were investigated. In addition, reliability tests on ACF flip chip assemblies were performed. The results verified the feasibility of using ACF in NAND flash memory applications. In the PCT, the contact resistances of most of the ACF flip chip assemblies rapidly increased and showed an open failure after 24 or 48 hours. However, the B1 ACF showed no open failure and no delamination even after 96 hours, due to the fact that the high die adhesion strength of the B1 ACF made it difficult for moisture to penetrate the chip-ACF interface. In the HTST, the A1 and B1 ACFs showed no significant contact resistance changes. If the ACF becomes rubbery at temperatures higher than $T_g$, the ACF loosens the restriction force for the ACF joint interconnection. In the HTST, therefore, the reliability of the ACF assemblies strongly depends on whether the test temperature is higher than the $T_g$ value of the ACF. In the T/C, the tendency of the contact resistance change of the ACF flip chip assemblies corresponded with the $T_g$ and α2 values of the ACFs. Once the temperature rises above $T_g$, the high α2 accelerates the failure of the ACF flip chip assemblies. In conclusion, ACFs with a high $T_g$ and a low CTE are preferable for enhancing thermal and thermo-mechanical reliability. Based on the results, optimum ACF material properties for NAND flash memory application were recommended. In addition, a new double-sided chip package with a thickness of 570 μm was demonstrated for NAND flash memory applications.
이방성 전도성 접착제(ACA - Anisotropic Conductive Adhesive)는 에폭시를 기반으로 하는 폴리머 재료와 실리카와 같은 비도전성 필러와 금속이나 혹은 금속으로 코팅된 폴리머 입자를 분산시킨 복합재료로써, 여러 장점들로 인해 점차 그 이용분야가 넓어지고 있다. 주로 필름(film) 형태인 ACF가 많이 이용되고 있으며, 디스플레이 분야에서 chip-on-glass(COG) 나 chip-on-flex(COF) 패키지의 형태로 널리 이용되고 있고, 최근 들어 유기기판에 직접 접속하고자 하는 chip-on-board(COB) 형태의 패키지에도 적용하려고 하는 노력들이 시행되고 있다.
본 연구에서는 ACF를 COB 패키지에 적용하는데 있어, 크게 이슈가 되고 있는 열싸이클 (T/C - thermal cycling) 테스트 및 흡습과 관련한 pressure cooker test (PCT) 에서의 신뢰성을 개선하고자 ACF의 물성 및 패키지의 구조에 초점을 두고 그 개선방안에 대해 연구하였다.
1장에서는 문헌을 바탕으로 연구에 대한 배경 및 연구 목적에 대하여 설명하였다.
2장에서는 ACF를 비롯한 패키징 분야에서 이용되는 폴리머 접착제들의 열싸이클 동안 발생하는 물성 변화와 열변형 거동에 대해 관찰하였다. 공통적으로 열경화성 수지인 폴리머 재료들은 첫번째 열싸이클을 거치면서 열기계적 물성치가 변하며 개선되는 결과를 나타내었다. 그러나 반복적인 열싸이클 동안에 한 번 변화한 열기계적 물성치는 변하지 않고 일정하게 나타났다. 이는 열경화성 폴리머 재료에서 경화시에 발생하는 frozen-in excess volume에 의한 수축현상이 고온에서 완화되는 현상으로 설명할 수 있다. 이를 바탕으로 플립칩 warpage를 관찰한 결과에서 역시 플립칩 어셈블리가 완성된 이후에 비하여 첫번째 열싸이클 후에 warpage가 증가하였으나 이후 반복적인 열싸이클에서는 변화가 없는 것으로 나타났다. 따라서, 열싸이클에서의 플립칩 패키지의 열변형 거동은 폴리머 접착제들의 물성과 밀접한 관련이 있으며, 플립칩 패키지의 신뢰성을 개선하기 위해서는 이러한 물성치 변화를 이해하는 것이 중요하다.
3장에서는 ACF의 열기계적 물성치가 형성되는 경화공정에서의 변수 중 하나인 승온속도에 따른 ACF의 물성변화 및 열싸이클 신뢰성에 대해 고찰하였다. 승온속도가 증가함에 따라 ACF의 열기계적 물성치는 저하되었다. 그러나 2장에서와 마찬가지로 한 번의 열싸이클 이후에는 승온속도와 관계없이 열기계적 물성치가 동일해지는 현상이 관찰되었다. 실시간으로 접속저항을 저항을 측정한 결과에서는 승온속도가 증가함에 따라 접속저항이 형성되는 온도가 고온으로 이동하였으며, 접속 후 상온에서의 저항값은 감소하였다. 이는 승온속도가 증가함에 따라 ACF를 이루는 분자들이 그 속도에 충분히 반응하지 못하게 됨에 따라 경화온도가 고온으로 이동하고, ACF의 점도가 경화 도중 더 낮은 점도값을 갖기 때문으로 설명할 수 있다. 열싸이클 신뢰성에서는 플립칩 어셈블리의 승온속도가 증가할수록 플립칩 어셈블리의 신뢰성이 저하되었다. 이는 두 가지 관점에서 설명될 수 있는데, 먼저 승온속도가 증가할수록 감소하는 ACF의 점도에 의하여 도전입자들의 변형량이 증가하게 되고 그에 따라 ACF joint의 높이가 감소하여 ACF 내부의 전단변형량을 증가시키기 때문이다. 또 한가지는 과도하게 변형된 도전입자는 외부에 코팅된 금속층의 crack을 발생시키며 이 crack들로 인하여 열싸이클 동안 전기적 접속을 쉽게 잃게 되기 때문으로 설명할 수 있다.
4장에서는 플립칩 패키지의 열싸이클 신뢰성을 개선할 수 있는 방안으로써 ACF fillet을 형성하여 열싸이클 신뢰성을 비교하였다. ACF fillet을 많이 형성시킨 시편과 자연스레 형성된 적은 fillet을 갖는 두 가지 시편에서의 열싸이클 신뢰성에서는 많은 양의 fillet을 갖는 시편이 적은 양의 fillet을 갖는 시편에 비하여 월등히 우수한 열싸이클 신뢰성을 보였다. 전단변형량을 측정하기 위해 수행된 moirè 실험에서 많은 양의 fillet을 갖는 시편이 적은 양의 fillet을 갖는 시편에 비하여 칩의 코너쪽에서 더 적은 전단변형량을 갖는 것으로 나타났고 이 때문에 열싸이클 신뢰성이 더 우수하게 나타난 것이라고 설명할 수 있다. 그러나, 플립칩 warpage는 오히려 많은 양의 fillet을 갖는 시편이 더 크게 나타났다. ACF fillet은 칩의 아래쪽 끝과 ACF 사이에서 발생하는 peel-off stress를 흡수하여 더 많은 응력을 받게 되고 이 때문에 더 큰 warpage를 발생시킨다고 할 수 있다. 그러나 이 때문에 ACF 내부에 더 적은 전단변형량을 일으키고 결과적으로 열싸이클 신뢰성을 개선시킴을 알 수 있었다.
5장에서는 ACF의 점도를 변화시켜 ACF fillet의 양을 조절하여 PCT 신뢰성을 향상시키고자 하였다. ACF에 함유되는 에폭시의 분자량을 다양하게 하여 ACF의 B-stage 점도를 조절하였다. 에폭시의 분자량이 늘어남에 따라 ACF의 점도는 감소하였고, 칩 옆면에 생성되는 ACF fillet의 높이도 감소하였다. 서로 다른 높이의 fillet을 갖는 플립칩 어셈블리의 PCT 신뢰성은 높은 fillet의 높이를 갖는 어셈블리가 더 우수하게 나타났다. 이는 ACF fillet이 PCT 동안 ACF와 칩의 계면 사이를 통해 침투하는 수분의 이동거리를 늘려줌으로써 상대적으로 계면 박리를 줄였기 때문으로 해석할 수 있다.
6장에서는 플립칩 패키지의 소형화에 따라 패키지의 두께가 얇아짐에 따라 열싸이클 신뢰성이 어떻게 변화하는지에 대해서 고찰하였다. 먼저 두 가지 칩 두께와 세 가지의 기판 두께에 따라 총 6종류의 플립칩 패키지를 제작하였다. 6종류의 플립칩 패키지를 이용하여 열싸이클 테스트를 수행한 결과, 같은 두께의 기판을 갖는 시편들에서는 얇은 두께의 칩을 갖는 어셈블리가 더 우수한 신뢰성을 보였다. 이는 칩 두께가 얇아짐에 따라 칩의 유연성(flexibility)이 증가하기 때문이다. 같은 두께의 칩을 갖는 시편들에서는 두께에 따른 경향성은 찾기 힘들었으나, 기판의 열팽창계수가 작을수록 우수한 신뢰성을 보임을 알 수 있었다. ACF 층에 발생하는 전단변형량을 2-D 모델을 이용하여 계산한 결과 낮은 열팽창계수를 갖는 기판이 적은 전단변형량을 발생시키는 것으로 계산되었다.
7장에서는 ACF를 실제 COB 패키지에 적용하여 신뢰성 테스트를 수행하여 그 적용가능성(feasibility) 측면에서 관찰하였다. NAND 플래시 메모리에 적용하기 위하여 실제 제품과 동일한 디자인과 크기를 갖도록 칩과 기판을 디자인하였으며, 이를 이용해 총 6가지 종류의 ACF를 이용하여 신뢰성 테스트를 진행하였다. 열싸이클 테스트에서는 테스트 온도 도중에 겪는 온도보다 유리전이온도가 높은 ACF는 상대적으로 우수한 신뢰성을 보였다. 테스트 도중에 겪게 되는 온도보다 유리전이온도가 낮은 ACF들에서는 유리전이온도 이상에서의 열팽창계수가 신뢰성을 좌우하는 것으로 나타났다. 또한 PCT 테스트에서는 다른 ACF들에 비하여 첩착력이 월등히 크게 나타난 ACF의 경우는 PCT 96시간동안 open failure를 발생시키지 않았다. 즉, 유리전이온도가 높고 유리전이온도 이상에서의 열팽창계수가 낮은 ACF들이 열싸이클 신뢰성에서는 유리하고, 접착력이 우수한 ACF가 PCT 신뢰성에서 우수함을 알 수 있었으며, NAND 플래시 메모리의 신뢰성 요구조건을 만족하는 것으로 나타났다. 또한 이러한 결과를 바탕으로 실제 적용이 가능한 양면칩 패키지를 구현하였다.
