In the microelectronic packaging, Cu and Ni (or Ni(P)) are very common base metals used in lead-free solder interconnection. Owing to good solderability with solders, Cu is utilized in contact with lead-free solders. Ni is often used as UBM for lead-free solders since the reaction rate of Ni with Sn is smaller than that of Cu. The objective of this study is to investigate interfacial reactions and mechanical reliabilities of Ni/Cu (or Cu)/Pb-free solder joints as follows.
Copper was supplied to Sn-3.5Ag by electroplating Cu/Ni double UBM, and the amount of Cu was controlled by varying the Cu UBM thickness. Supposed Cu contents in the solder were; 0.2, 0.5, and 1.0 wt% respectively, and the solder joint microstructure was investigated after one, five, and ten reflows. In the case of specimens with 0.2 and 1.0 wt% Cu, only one type of IMC formed, $(Cu,Ni)_6Sn_5$ and $(Ni,Cu)_3Sn_4$ respectively, while two types formed in specimen with 0.5 wt% Cu. No correlation could be formed between the solder joint microstructure and the ball shear test. However, drop test results showed two opposite trends. The drop resistance of 0.2Cu and 1.0 wt% Cu specimens was quite good initially but degraded dramatically with multiple reflows, in contrast to that of the 0.5 wt% Cu specimen which was very poor after one reflow but improved substantially later on. The former was ascribed to thickening of IMC during reflow, while the latter was related to $(Ni,Cu)_3Sn_4$ thickening beneath $(Cu,Ni)_6Sn_5$ and subsequent spalling of $(Cu,Ni)_6Sn_5$ from $(Ni,Cu)_3Sn_4$.
Solder joints of Cu/Sn-3.5Ag were prepared using Cu foil or electroplated Cu films with or without using SPS additive. With high level of SPS in the Cu electroplating bath, voids tended to localize at the Cu/ $Cu_3Sn$ interface during subsequent aging at $150^\circ C$, which was truly detrimental to the drop impact resistance of the solder joints. The in-situ AES analysis of fractured joints revealed S segregation on the Cu/ $Cu_3Sn$ interface and void surfaces, suggesting that segregation of S to the Cu/ $Cu_3Sn$ interface lowered interface energy and thereby the free energy barrier for Kirkendall void nucleation. Once nucleated, voids can grow by local tensile stress which came from residual stress in the film and/or the Kirkendall effect. Vacancy annihilation at the Cu/ $Cu_3Sn$ interface can induce tensile stress which drives the Kirkendall void growth.
A small amount of Zn, Mn, Fe, and Cr was added into Sn-3.5Ag solder and reacted with electroplated Cu films with SPS additive. The growth kinetics of Cu-Sn IMCs and Kirkendall void formation at the solder joints were significantly affected by third element added in solder, where Zn and Mn were effective in suppression of voiding during subsequent aging at $150^\circ C$. Suggesting that Zn, Mn, Fe, and Cr reduce S segregation to the Cu/ $Cu_3Sn$ interface by scavenging S, drop resistance has been improved by suppression of Kirkendall voids localizing at the Cu/ $Cu_3Sn$ interface. The results indicated that drop reliabilities of the solder joints strongly depend on the area fraction of Cu/ $Cu_3Sn$ covered with Kirkendall voids.
본 연구논문에서는 전기도금된 Ni/Cu 및 Cu 금속층과 무연솔더와의 계면반응을 통하여 미세조직을 분석하였고 낙하 충격실험을 통하여 기계적 신뢰성을 조사하였다.
첫째, Sn-3.5Ag 솔더와 Ni/Cu 이중층 UBM 간의 계면반응과 기계적 신뢰성 사이의 상관관계를 밝히는 것을 연구의 중점으로 하였다. Ni의 두께는 PCB기판의 Cu층이 솔더에 영향을 미치지 않게 충분히 두껍게 도금하였고 Ni위에 도금된 Cu는 0.6, 1.5, 3.0μm의 3종류의 두께로 증착하였는데 지름 350μm의 Sn-3.5Ag 솔더에 모두 용해되면 각각 0.2, 0.5, 1.0wt%의 Cu함량을 만족시킨다. 리플로우 후 각 시편들의 계면에 형성된 금속간화합물들은 솔더내부의 Cu 함량에 강하게 의존함을 알 수 있었다. 솔더내 Cu 함량이 약 0.3 이하에서는 $Ni_3Sn_4$ type의 금속간화합물이 0.3 이상에서는 $Cu_6Sn_5$ type의 금속간화합물이 형성됨을 확인하였다. 각 시편들의 전단강도 값은 Cu층의 두께와 리플로우 횟수에 관계없이 거의 일정하였고 또한 모든 시편은 솔더에서 전단되어 파괴가 발생하는 전형적인 연성파괴를 보였다. 이 결과로부터 솔더 전단시험으로 금속간화합물의 형상 및 성장거동에 따른 솔더 접속부분의 신뢰성을 직접적으로 측정하기 어렵다는 것을 알 수 있었다. 하지만 낙하 충격실험은 금속간화합물의 형성거동과 강한 상호관계를 가짐을 알 수 있었다. 한가지 금속간화합물만 존재하는 경우 리플로우 초기에 파단이 발생하지 않았고 리플로우 횟수가 증가하면서 신뢰성이 감소하였다. 두 종류의 금속간화합물이 존재하는 경우에는 spalling이 발생하기 전에는 신뢰성이 매우 낮았지만 리플로우 횟수가 증가함에 따라 금속간화합물 사이에서 spalling이 발생한 후에는 신뢰성이 다소 증가하였다. 따라서 $(Ni,Cu)_3Sn_4$ 와 $(Cu,Ni)_6Sn_5$ 금속간화합물들이 spalling되지 않고 서로 붙어있는 계면에서 파괴가 쉽게 진행된 것으로 보아 이 계면이 가장 취약하며 따라서 신뢰성을 감소시키는 원인이 된다는 것을 확인하였다.
둘째, 전기도금된 Cu와 무연솔더와의 열처리과정 중 발생되는 Kirkendall void를 관찰하기 위하여 Cu 도금욕에 첨가제를 조절하여 Cu/솔더 접합부에서의 계면반응을 관찰하였다. Bis-(sodium sulfopropyl)-disulfide (SPS), $C_6H_{12}O_6S_4Na_2$,가 Cu 도금욕의 첨가제로 사용되었다. OFHC Cu foil은 전해도금 Cu와 계면반응을 비교하기 위하여 사용되었다. Sn-3.5Ag와 Cu를 $260^\circ C$ 에서 1분간 반응시키면 계면에 $Cu_6Sn_5$ 금속간화합물만 관찰되고 Kirkendall void는 어떤 시편에서도 발견되지 않았다. 반면, $150^\circ C$ 에서 장시간 열처리후 Kirkendall void가 발생하였고 형성거동은 Cu의 제조방법에 따라 확연히 다름을 알 수 있었다. OFHC Cu foil에서는 Kirkendall void가 거의 형성되지 않았지만 전기도금된 Cu에서는 SPS의 양이 증가함에 따라 Kirkendall void의 양도 증가하고 있음을 알 수 있었으며 void의 분포도 SPS의 증가와 함께 $Cu_3Sn$ 내부에서 $Cu/Cu_3Sn$ 계면으로 변화됨을 확인하였다. 본 연구에서 도금욕에 SPS 함량을 증가하였을 때 솔더접합부의 계면에 Kirkendall void가 증가한 현상은 Cu 도금막 내부의 불순물 함량이 높아진 것으로 예측된다. 따라서 $Cu/Cu_3Sn$ 계면에 형성되어 있는 void 표면에 불순물이 편석되는 현상을 AES를 사용하여 조사하였으며 S가 void 표면에 편석되어 있다는 것을 확인하였다. $Cu/Cu_3Sn$ 계면에서 S 편석은 계면에너지를 낮추고 Kirkendall void 핵생성을 위한 에너지장벽을 감소시킨다. 낙하충격시험은 SPS를 사용하여 도금된 Cu의 경우 Kirkendall void가 형성된 $Cu/Cu_3Sn$ 계면에서 파괴가 진행되었고 충격저항성이 매우 낮았다.
셋째, 전기도금 Cu에 함유되어 있는 불순물인 S는 Kirkendall void를 가속화시키는 가장 큰 요인임으로 S가 $Cu/Cu_3 Sn$ 계면에 편석되는 것을 방지하기 위하여 황화물 형성원소인 Zn, Mn, Fe, Cr을 Sn-3.5Ag 솔더내에 첨가하여 전기도금된 Cu와의 계면반응을 조사하였다. 계면에 형성되는 Cu-Sn 금속간 화합물의 성장속도와 Kirkendall void는 각 솔더마다 확연히 다름을 확인하였다. Zn와 Mn의 경우 Fe와 Cr에 비하여 Kirkendall void를 억제하는데 매우 효과적이었으며 특히 Zn는 장시간 열처리 후에도 $Cu_3Sn$ 금속간화합물이 매우 얇게 형성되어 Kirkendall void가 거의 형성되지 않았다. 따라서 이러한 결과로부터 Zn, Mn, Fe, Cr등은 Cu내부에 존재하는 S의 고용도를 감소시킴으로써 Cu/$Cu_3Sn$ 계면에서의 S 편석현상을 줄이는 것으로 예측된다. 낙하충격시험에서는 시편의 충격저항성이 $Cu/Cu_3Sn$ 계면에 집중되어 있는 void의 면적분율에 비례하여 급격하게 감소됨을 확인하였고 Zn와 Mn을 함유하는 솔더의 경우 $Cu/Cu_3Sn$ 계면에 존재하는 void의 면적분율이 작기 때문에 충격저항성도 다른 솔더들에 비해 높음을 알 수 있었다.
